상기 기판 지지대와 대향하도록 상기 공정 챔버의 상부에 구비되어, 상기 기판 지지대를 향해 처리 가스를 분사하는 샤워 헤드;
상기 기판 지지대 하부에 연결되어 상기 기판 지지대를 회전 구동 시키고, 상기 복수의 제 1 압력 감지 유로와 각각 연통되는 복수의 제 2 압력 감지 유로가 형성되는 샤프트;
상기 복수의 제 2 압력 감지 유로와 진공 펌프를 연결하는 복수의 배관;
상기 복수의 배관 각각의 압력을 측정할 수 있도록 상기 복수의 배관에 각각 설치된 압력 센서; 및
상기 압력 센서로부터 측정된 압력에 기초하여 상기 기판의 포켓 아웃 여부를 판단하는 제어부;
