Abstract

Description
반도체 집적 회로(IC) 산업은 기하 급수적 성장을 경험하여 왔다. IC 재료 및 설계에서의 기술적 진보는 IC의 세대를 생성하였는데, 각각의 세대는 이전 세대보다 더 작고 더 복잡한 회로를 갖는다. 다음으로, 패턴화된 하드 마스크 층(30)은 패드 산화물 층(28) 및 기판(20)을 에칭하기 위한 에칭 마스크로서 사용되고, 후속하여, 기판(20) 내의 결과적으로 나타나는 트렌치를 유전체 재료(들)로 충전한다. 화학적 기계적 연마(Chemical Mechanical Polish; CMP) 프로세스 또는 기계적 연삭 프로세스(mechanical grinding process)와 같은 평탄화 프로세스가 수행되어 유전체 재료의 잉여 부분(excess portion)을 제거하고, 유전체 재료(들)의 나머지 부분은 STI 영역(24)이다. 상기 에칭 정지 층 위에 유전체 층을 형성하는 단계;
상기 제1 금속 피쳐가 개구에 노출되도록, 상기 유전체 층 및 상기 에칭 정지 층을 에칭하여 상기 개구를 형성하는 단계;
상기 제1 금속 피쳐의 표면 층을 산화시켜 상기 제1 금속 피쳐의 표면에 금속 산화물 층을 형성하는 단계;
환원 반응을 수행하여 상기 금속 산화물 층을 원소 금속(elemental metal)으로 다시 환원시키는 단계; 및
상향식 퇴적 프로세스를 수행하여 상기 개구에 텅스텐 플러그를 퇴적하는 단계를 포함하는, 방법.
11. 제10항에 있어서,
상기 산화는 프로세스 가스로서 산소(O2)를 사용하여 수행되는, 방법.
12. 제10항에 있어서,
상기 환원 반응은 프로세스 가스로서 수소(H2)를 사용하여 수행되는, 방법.
13. 제10항에 있어서,
상기 표면 층을 산화시키는 것은 플라즈마 산화를 통해 수행되는, 방법.

17. 제9항에 있어서,
상기 제2 금속 피쳐의 측벽과 상기 유전체 층 사이의 계면에 인접한 원소 부유 영역(element-rich region)을 더 포함하되, 상기 원소 부유 영역은 상기 원소를 포함하고, 상기 원소 부유 영역은 상기 제2 금속 피쳐의 측벽 표면 부분(sidewall surface portion) 및 상기 유전체 층의 측벽 표면 부분을 포함하는 것인, 집적 회로 디바이스.
18. 제16항에 있어서,
상기 원소는 실리콘을 포함하는 것인, 집적 회로 디바이스.
19. 제16항에 있어서,
상기 제1 금속 피쳐는 트랜지스터의 하부 소스/드레인 콘택 플러그 또는 게이트 전극을 포함하고, 상기 제2 금속 피쳐는 상기 트랜지스터의 상부 소스/드레인 콘택 플러그 또는 게이트 콘택 플러그를 포함하는 것인, 집적 회로 디바이스.
20. 제16항에 있어서,
상기 제2 금속 피쳐는 텅스텐을 포함하는 것인, 집적 회로 디바이스.
Claims (10)
- 방법으로서,
제1 금속 피쳐(feature)를 형성하는 단계;
상기 제1 금속 피쳐 위에 유전체 층을 형성하는 단계;
상기 유전체 층을 에칭하여 개구 - 상기 제1 금속 피쳐의 상부 표면은 상기 개구를 통해 노출됨 - 를 형성하는 단계;
상기 제1 금속 피쳐의 상기 상부 표면에 대해 제1 처리 - 상기 제1 처리는 상기 개구를 통해 수행되고, 상기 제1 처리는 제1 프로세스 가스를 사용하여 수행됨 - 를 수행하는 단계;
상기 제1 처리 이후에, 제2 처리 - 상기 제2 처리는 상기 개구를 통해 수행되고, 상기 제2 처리는 상기 제1 프로세스 가스와는 상이한 제2 프로세스 가스를 사용하여 수행됨 - 를 수행하는 단계; 및
상기 개구에 제2 금속 피쳐를 퇴적(deposit)하는 단계를 포함하는, 방법. - 제1항에 있어서,

상기 제1 금속 피쳐 위에 에칭 정지 층(etch stop layer)을 형성하는 단계;
상기 에칭 정지 층 위에 유전체 층을 형성하는 단계;
상기 제1 금속 피쳐가 개구에 노출되도록, 상기 유전체 층 및 상기 에칭 정지 층을 에칭하여 상기 개구를 형성하는 단계;
상기 제1 금속 피쳐의 표면 층을 산화시켜 상기 제1 금속 피쳐의 표면에 금속 산화물 층을 형성하는 단계;
환원 반응을 수행하여 상기 금속 산화물 층을 원소 금속(elemental metal)으로 다시 환원시키는 단계; 및
상향식 퇴적 프로세스를 수행하여 상기 개구에 텅스텐 플러그를 퇴적하는 단계를 포함하는, 방법. - 집적 회로 디바이스로서,
제1 부분 및 상기 제1 부분 위의 제2 부분 - 상기 제2 부분은, 필수적으로, 실리콘, 붕소, 인, 비소, 및 이들의 조합으로 구성되는 그룹으로부터 선택되는 원소를 포함하고, 상기 제1 부분은 상기 원소가 없음 - 을 포함하는 제1 금속 피쳐;
상기 제1 금속 피쳐 위의 유전체 층; 및
상기 제1 금속 피쳐 위의 그리고 상기 유전체 층 내의 부분을 구비하는 제2 금속 피쳐 - 상기 제2 금속 피쳐는 제3 부분 및 상기 제3 부분 위의 제4 부분을 포함하고, 상기 제3 부분은 상기 제2 부분 위에 있고 상기 제2 부분과 접촉하여 그들 사이에서 계면을 형성하고, 상기 제3 부분은 상기 원소를 포함하고, 상기 제4 부분은 상기 원소가 없음 - 를 포함하는, 집적 회로 디바이스. - 제9항에 있어서,
