상기 제 1 영역 상에 배치되며, 상기 제1 영역의 Si 이온 강도보다 낮은 Si 이온 강도를 갖는 제 2 영역; 및
상기 제 2 영역 상에 배치되며 상기 제 1 영역의 Si 이온 강도보다 낮은 Si 이온 강도를 갖는 제 3 영역을 포함하고,
상기 제 1 및 제 2 영역 사이에는, 상기 제 1 영역에서 상기 제 2 영역으로 갈수록 Si 이온 강도가 낮아지는 제 4 영역을 포함하고,
상기 제 1 및 제 2 영역의 깊이에 대한 Si 이온 강도의 변화율은, 상기 제 4 영역의 깊이에 대한 Si 이온 강도의 변화율보다 작고,
