Abstract
Description
The present invention relates to a sputter gun for use in a substrate deposition process, and more particularly, to expand the plasma region in front of the sputter gun through an increase in the magnetic force, as well as the respective electromagnets arranged on the surface of the magnetic field forming body. The present invention relates to a sputter gun for improving the uniformity of a thin film formed by a relatively long magnetic field forming body by finely controlling the magnetic force.
As a lamination method for laminating a thin film on the surface of an object such as a glass substrate, CVD (Chemical Vapor Deposition), Evaporation, Sputtering, and the like are known. The above-mentioned lamination method has its own characteristics and is appropriately selected according to needs.
The CVD method has a disadvantage in that the deposition film is not uniform and there is difficulty in reproducing the characteristics, and the energy consumption is severe because it requires a high temperature environment during deposition. In addition, the evaporation method has the advantage that the deposition rate is high, but there is a disadvantage that the density and adhesion of the deposited film is poor.
On the other hand, the sputtering method is easy to control the deposition conditions, is suitable for the deposition of a large area substrate, in particular has the advantage that it is possible to easily realize the uniformity of thin film properties such as the thickness and density of the thin film. For this reason, sputtering is the most widely used method for forming thin films in the semiconductor field, the electronics field, and the display field.
The sputtering deposition method is carried out in a vacuum chamber in which vacuum is maintained. Injecting argon (Ar), which is an inert gas, into the chamber while maintaining a magnetic field on the surface of the target using a magnet, and applying cathode power to the target, Forming a plasma.
The argon is ionized by the plasma, and the cations of the ionized argon collide with the target at high speed to apply collision energy to atoms forming the target to release atoms from the target. The target material released from the surface of the target is to be deposited on the substrate to be deposited in the front, such as a deposition object, for example.
For reference, if the colliding particles are cations, it is called cathode sputtering. Most sputtering is cathode sputtering. Cathodic sputtering is often used because cations tend to accelerate and are neutralized by electrons emitted from the target just before it hits the target to impinge on the neutral reactor target.
In the deposition process, re-sputtering may occur due to anions present in the plasma. The resputtering is a phenomenon in which anion inside the plasma strikes the surface of the deposition target rather than the target, damaging the deposition layer and in some cases, separating the deposition material from the deposition target again.
Such resputtering can be solved by adjusting the arrangement of the magnets arranged behind the target and the output magnetic force. This is because when the magnetic field is applied to the generated plasma, a Lorentz force can be applied to the negative ions in the plasma to change the density distribution of the plasma.
However, as will be described later with reference to FIG. 2, the magnetic field forming body included in the sputtering apparatus has a substantially rectangular shape, and as the length of the long side of the rectangle becomes longer, it becomes difficult to form a constant magnetic field over the entire length. If the magnetic field generated by the magnetic field forming body is not constant, the degree of ionization when the oxygen injected from the outside is ionized using the plasma is changed. Therefore, the uniformity of the magnetic field along the longitudinal direction of the magnetic field forming body is deteriorated, which results in a decrease in the uniformity of the thickness of the thin film formed on the glass substrate.
Therefore, there is an urgent need for a technique for finely controlling the magnetic force of magnets formed in the magnetic field forming body so that a constant magnetic field is formed throughout the longitudinal direction of the magnetic field forming body.
The present invention has been made to solve the above problems, the plasma region can be greatly enlarged to provide a deposition film having excellent adhesion and good mechanical and chemical properties of the deposition film, a magnetic field so that a constant magnetic field is formed throughout the longitudinal direction of the magnetic field forming body An object of the present invention is to provide a sputter gun for finely adjusting the magnetic force of electromagnets formed over the entire body surface to improve the uniformity of the thickness of the thin film formed by the sputter device.
A sputter gun including an electromagnet for achieving the above object is provided with a vacuum chamber, a drum rotatably installed inside the vacuum chamber, and fixed to an outer circumferential surface thereof so as to face the drum. Plasma is formed between the deposition target in a state of being installed in a sputtering device including a sputtering unit for forming a film on the surface of the deposition target revolving along a predetermined path as it rotates, and by using oxygen formed plasma A pair of magnetic field forming bodies which are ionized and applied to the deposition object, spaced apart from each other and disposed to face the drum; A first electromagnet group fixed to one magnetic field forming body and generating a first polar magnetic force in front of one magnetic field forming body and a second polar magnetic force fixed to the other magnetic field forming body and in front of the other magnetic field forming body; Two electromagnet groups; And a first magnetic force controller and a second magnetic force controller for controlling magnetic forces of the first and second electromagnet groups, and a controller for controlling the first and second magnetic force controllers.
In addition, the sputter gun according to the present invention further includes a center holder positioned between the two magnetic field forming bodies and connecting both magnetic field forming bodies to each other, wherein the first electromagnet group and the second electromagnet group have mutually symmetrical structures. And a plurality of electromagnets arranged side by side in at least two or more rows, respectively, wherein the first magnetic force control unit and the second magnetic force control unit respectively control magnetic forces of the electromagnets included in the first electromagnet group and the second electromagnet group.
In addition, the magnetic force generated in the one side magnetic field forming body and the other side magnetic field forming body is mutually symmetric with respect to the center holder.
In addition, the two magnetic field forming body is disposed such that the opposing surface facing the drum has an obtuse angle.
In addition, the sputter gun further includes a housing protecting the first and second electromagnet groups behind the pair of magnetic field forming bodies.
The sputter gun of the present invention, which is constituted as described above, has the same polarity of magnets disposed on both sides of the magnetic field forming bodies in the same manner for each magnetic field forming body, so that the plasma area is greatly enlarged and the energy increases accordingly, so that the adhesion of the deposited film is good It is possible to provide a deposited film having excellent mechanical and chemical properties.
In addition, since the magnetic force of the electromagnets formed over the surface of the magnetic field forming body is finely adjusted so that a constant magnetic field is formed throughout the longitudinal direction of the magnetic field forming body, the uniformity of the thickness of the thin film formed by the sputtering device may be improved.

The
The
The

On the other hand, the

The plasma region P is formed in front of the
The
As will be described later, the
The magnetic
Since the plasma region formed by the magnet is related to the magnitude and range of the magnetic force, if the range of the magnetic field acting between the permanent magnets is small, of course, the plasma region is also small. Therefore, the magnetic force generated in the left magnetic
On the other hand, the two sides of the magnetic
Referring to FIG. 3, it can be seen that the plasma region P is widely distributed between the

Referring to FIG. 2,
The magnetic
The magnetic force of the
When the magnetic force of the
As described above, since the magnetic force generated in the magnetic
