Abstract

에멀션을 반도체 기판에 도포한 후, 열의 적용 하에 또는 열의 적용 없이, 에멀션의 액체 부분을 증발시킨다. 에멀션으로부터 액체를 제거하는 경우, 광에 투과성인 셀을 형성하는 트래이스의 망상체-유사 패턴으로 나노입자가 자기 조립된다. 자기 조립된 망상체는 바람직하게는 10% 미만 또는 심지어 5% 미만의 면적 피복률을 포함한 낮은 면적 피복률(즉, 망상체에 의해 커버된 기판 면적의 면적 또는 백분율)을 제공하여 패시베이션 층에 의해 커버된 면적을 최대화한다. 면적 피복률은 셀 크기(즉, 망상체 내 개구부) 및 라인 폭(즉, 망상체 라인의 폭)의 조합에 의해 결정된다. 자기 조립된 망상체는 전형적 인쇄 공정보다 좁은 평균 라인 폭, 예컨대 10 ㎛ 미만 또는 심지어 5 ㎛ 미만을 제공하여, 더 낮은 면적 피복률을 제공할 수 있다.

각 경우에, 패턴(특히, 건조된 코팅에서 셀 간 중심-대-중심 간격)을 조절하는 외부의 힘이다. 하지만, 셀을 형성하는 트래이스의 폭은 외부의 힘에 의해 직접적으로 조절되지 않는다. 오히려, 에멀션의 특징 및 건조 조건이 트래이스 폭의 주요 결정요인이다. 이러한 방식으로, 매우 미세한 라인폭을 갖는 물질, 마스터, 및 공정의 개발 비용 및 어려움이 필요한 일 없이 외부의 힘보다 실질적으로 좁은 라인이 쉽게 제조될 수 있다. 미세 라인폭은 에멀션 및 건조 공정에 의해 생성될 수 있다. 하지만, 망상체의 셀의 크기, 간격 및 배향을 조절하기 위해 (쉽고 저렴하게) 외부의 힘이 사용될 수 있다.
액체 제거 및 자기 조립된 층의 형성 후, 상기 층은 열, 레이저, 자외선, 레이저 또는 다른 처리 및/또는 화학물질에의 노출, 예컨대 금속 염, 염기, 또는 이온성 액체를 사용하여 소결될 수 있다.
액체 제거, 자기 조립된 층의 형성, 및 임의의 선택적 소결 처리 후, 전극 층이 증착, 예컨대 전도성 페이스트 또는 잉크에 의해 스크린 인쇄될 수 있다. 금속성 전도성 페이스트는 알루미늄 또는 은 페이스트를 포함한다. 전극은 (예를 들어, 태양 전지의 후면 상에) 전체 커버리지(full-coverage)일 수 있거나 또는 부분 커버리지여서 광이 전극(예, 태양 전지의 전면 상의 투명 전극)을 통과할 수 있도록 한다. 패시베이션화된 후면 상의 전체 커버리지 전극의 경우, 금속 페이스트는 용락 성분, 예컨대 글래스 프릿을 함유하지 않는 것이 바람직하다. 양면 태양 전지의 경우, 부분 커버리지 전극이 전지의 양 표면 상에 제공되어 광이 각 면으로부터 투과될 수 있다.
전극 증착 후, 층 간 우수한 옴 접촉을 제공하기 위해 물품을 적당히 높은 온도로 (예컨대, 벨트 퍼니스에서) 소성 또는 동시 소성하여 하기 단계 중 하나 이상을 달성한다: 유기 물질(예, 결합제 또는 용매)의 베이킹(baking off), 소성 제거, 소결, 어닐링, 및 합금화. 온도는 피크 온도(예, 700∼900℃)까지 상승 또는 증가될 수 있다. 피크 온도는 통상 몇초 내지 몇분의 잠시 동안 유지된다.
도 1에는 소성 공정 전의 태양 전지(100)가 도시된다. 110은 전면 전극이고, 120은 반도체 웨이퍼 또는 기판이고, 130은 후면 패시베이션 층이고, 140은 후면 전극이고, 150은 글래스 프릿 및 경우에 따라 전도성 금속 나노입자를 포함하는 자기 조립된 망상체이다. 태양 전지의 전면은 또한 반사방지 코팅(도시되지 않음)을 가질 수 있다. 소성 공정 전, 망상체(150)는 후면 패시베이션 층(130)의 표면 상에 있고 후면 전극(140)과 반도체 기판(120) 사이의 전기 접촉부는 확립되지 않았다.
도 2에는 소성 공정 후의 태양 전지(200)가 도시된다. 210은 전면 전극이고, 220은 반도체 웨이퍼 또는 기판이고, 230은 후면 패시베이션 층이고, 240은 후면 전극이고, 250은 글래스 프릿 및 경우에 따라 전도성 금속 나노입자를 포함하는 자기 조립 망상체이다. 소성 공정 후, 망상체(250)가 후면 패시베이션 층(230)을 관통하여, 후면 전극(240)과 반도체 기판(220) 사이의 전기 접촉부를 확립한다.
실시예

실시예
1
Tianwei Corporation(중국)으로부터 다중결정 규소 웨이퍼(200 ㎛ 두께, 156 x 156 mm)를 얻었다. 웨이퍼의 전면을, 표면 텍스쳐화하고 인 분산시켜 (시트 저항이 70 옴/스퀘어인) n-층을 형성하고, 질화규소의 80 nm 반사방지 코팅으로 코팅하였다. 웨이퍼의 후면을 40 nm의 산질화규소 층 후 40 nm의 질화규소 층으로 코팅(플라즈마 강화된 화학 증착)하였다.
프라이머 용액(99.1 중량% 아세톤 중 0.6 중량% Synperonic NP-30 및 0.3 중량% 폴리[디메틸실록산-코-[3-(2-(2-히드록시에톡시)에톡시)프로필]메틸실록산])의 대략 8 ㎛ 습윤 두께 코팅을 사용하여 웨이퍼의 후면을 프라이머 처리하였다. 메이어 막대로 프라이머를 도포하고 공기 건조하였다.
표 1에 표시된 성분들을 우선 혼합하고 균일해질 때까지 초음파처리하여 용액 A를 형성함으로써 에멀션을 제조하였다. 다음으로, 23.5 g의 BYK-348 용액(DI수 중 0.04 중량%)을 용액 A에 첨가하고 균질해질 때까지 초음파 처리하여 용액 B를 형성하였다. 최종적으로, 0.17 g의 BYK-106 및 0.32 g의 Disperbyk-2025 용액(톨루엔 중 0.1 중량%)을 용액 B에 첨가하고 혼합하여 최종 에멀션을 형성하였다.
다음으로, 웨이퍼의 프라이머 처리된 후면을 상기 기술된 에멀션으로 코팅하였다. 메이어 막대를 이용하여 20∼30 ㎛의 습윤 코팅 두께로 에멀션을 코팅하고, 망상체가 자기 조립되는 시간 동안 코팅을 건조시켰다. 우선 대략 1분 동안 50℃ 오븐에 코팅된 웨이퍼를 배치한 후, 20분 동안 150℃ 오븐에 배치하였다.
다음으로, 은 페이스트를 이용하여 후면 버스 바를 스크린 인쇄하고 알루미늄 페이스트를 이용하여 전체 커버리지 알루미늄 전극을 스크린 인쇄하였다. 은 페이스트를 이용하여 전면 전극(H-그리드)을 인쇄하였다.
다음으로, 300∼350℃ 베이킹 단계, 450∼600℃ 유기 연소 제거(burn-off) 및 합금화 단계, 600∼700℃ 예열 단계, 및 800∼900℃ 소성 제거 단계를 이용하여 웨이퍼를 베이킹하고 동시 소성하고, 최종 온도는 60초 미만 동안 간단히 유지하였다. 최종적으로, 레이저 에지-단리 에칭을 실시하였다.
상기 기술된 바와 같이 4개의 복제물을 처리하고 인공 태양(solar simulator)을 이용하여 표준 태양 전지 테스트 방법으로 테스트하고, 그 결과를 하기 표 2에 기록하였다. 결과로서, 에멀션은 패시베이션 층을 용락하여 옴 접촉을 달성할 수 있다는 것을 입증하였다.
실시예

P204 은 나노입자 분말을 에멀션에 첨가하지 않는 것을 제외하고는, 실시예 1에 기술된 바와 같이 실시예 2를 제조하였다.
에멀션을 제조하기 위해, 표 3에 제시된 성분들을 혼합하고 균질해질 때까지 초음파 처리하여 용액 A를 형성하였다. 그리고나서, 9.5 g의 BYK-348 용액(DI수 중 0.04 중량%)을 용액 A에 첨가하고 균질해질 때까지 초음파 처리하여 용액 B를 형성하였다. 최종적으로, 0.06 g의 BYK-106 및 0.1 g의 Disperbyk-2025 용액(톨루엔 중 0.1 중량%)을 용액 B에 첨가하고 혼합하여 웨이퍼 후면 코팅을 위한 최종 에멀션을 형성하였다.
인공 태양을 이용하여 표준 태양 전지 테스트 방법으로 샘플을 테스트하고, 그 결과를 하기 표 4에 제시하였다. 결과로서, 은 나노입자를 포함하지 않는 에멀션은 패시베이션 층을 용락하여 옴 접촉을 달성할 수 있다는 것을 입증하였다.
실시예

은-알루미늄 나노입자를 에멀션에 첨가하는 것을 제외하고는, 실시예 2에 기술된 바와 같이 실시예 3을 제조하였다.
은-알루미늄 나노입자 제조
흑연 내장재를 갖는 세라믹 도가니에 840 g의 알루미늄 펠렛(99.99% 순도, 공칭 직경 0.95 cm, C-KOE Metals L.P., 미국 텍사스주 댈러스 소재)을 칭량하였다. 모든 알루미늄이 용융될 때까지 아르곤 유동(약 1 L/분 아르곤) 하에서 60% 출력(Opdel FS10 Induction Furnace, Opticom, 이탈리아 소재)의 유도로에 약 6∼7분 동안 도가니를 배치하였다. 360 g의 은 펠렛(은 과립, 99.99% 순도, Umicore N.V., 벨기에 소재)을 유도로 내부에 있는 용융된 알루미늄에 첨가하고 은이 용융될 때까지 흑연 교반기를 이용하여 수분, 약 3∼4분 교반하여 균질한 용융물을 형성하였다. 용융물을 강철 몰드에 즉시 캐스팅하여 잉곳 250 X 115 X 15 mm을 형성하였다.
제1 열 처리: 잉곳을 400℃로 설정된 전기로(Series K750, Heraeus GmbH, 독일 소재) 내에 배치하고 2시간 동안 이 온도를 유지하였다. 전기로를 끄고 잉곳이 제거 전 서서히 냉각되도록 하였다.
롤링기(rolling machine)(BW-250, Carl Wezel KG, 독일 소재)를 사용하여, 반복적으로 롤러를 잉곳에 통과시키고, 잉곳의 두께를 서서히 감소시켜 1 mm 스트립을 형성하였다. 추가 열 처리를 위해 롤링된 스트립을 더 짧은 길이로 컷팅하였다.
제2 열 처리: 전기로를 220℃로 설정하고 롤링된 스트립을 전기로에 배치하고 220℃에서 4시간 동안 유지하였다. 전기로에서 열 처리된 스트립을 제거하고 25℃ 이하에서 10∼20분 동안 탈이온수 중에 빠르게 켄칭하였다.
제2 열 처리로서 동일자에, 표면 상에 기포가 형성될 때까지 스트립을 약 2∼3분 침지시킴으로써 탈이온수 중 5%(wt/wt) 수산화나트륨을 사용하여 우선 스트립을 표면 세척하였다. 표면 세척과 침출을 위해, 약 2 리터의 NaOH 용액을 대략 62 g의 스트립에 사용하였다. 스트립을 즉시 제거하고 탈이온수로 씻어내었다. 다음으로, 8∼10시간 동안 대략 실온(공정의 발열 성질으로 인해, 공정 전반에 걸쳐 액체 온도를 증가시킴)에서 탈이온수 중 25% (wt/wt) 수산화나트륨을 사용하여 스트립을 침출하여 흑색 분말을 형성하였다. 침출 용액을 따라내고 pH가 대략 중성이 될 때까지 반복하여 탈이온수로 대체하였다. 그리고나서 흑색 분말을 약 24시간 동안 40℃ 오븐에서 건조하였다. 이후 건조된 분말을 500 ㎛ 체에 걸러내어 최종 나노입자 조성물을 형성하였다.
ICP에 의해 결정된 나노입자 조성물의 알루미늄 함량은 13.50 중량%였다.
인공 태양을 이용하여 표준 태양 전지 테스트 방법으로 샘플을 테스트하고, 그 결과를 하기 표 6에 제시하였다. 결과로서, 은-알루미늄 나노입자를 포함하는 에멀션은 패시베이션 층을 용락하여 옴 접촉을 달성할 수 있다는 것을 입증하였다.
본 발명의 다수의 구체예가 기술되었다. 하지만, 본 발명의 취지 및 범위로부터 벗어나는 일 없이 다양한 변형이 이루어질 수 있다는 것을 이해할 것이다.
Claims (14)
- 광전지의 제조 방법으로서,
(a) 후면 패시베이션 층을 갖는 반도체 기판을 제공하는 단계;
(b) 후면 패시베이션 층 상에 글래스 프릿 입자를 포함하는 자기 조립 에멀션을 코팅하는 단계;
(c) 에멀션이 셀을 형성하는 트래이스(trace) 망상체로 자기 조립되는 단계;
(d) 망상체 위에 전극을 형성하여 전구 셀을 생성하는 단계; 및
(e) 전구 셀을 소성시켜 망상체가 패시베이션 층의 용락(burn through)을 유발하도록 하여 반도체 기판과 전극 사이에 전기 접촉부를 확립하는 단계
를 포함하는 방법. - 제1항에 있어서, 에멀션은 글래스 프릿 입자 및 금속 나노입자를 포함하는 것인 방법.
- 제2항에 있어서, 금속 나노입자는 은 나노입자, 알루미늄 나노입자, 은-알루미늄 나노입자, 및 이의 조합으로 이루어진 군에서 선택되는 것인 방법.
- 제1항에 있어서, 반도체 기판은 규소 기판을 포함하는 것인 방법.
- 제1항에 있어서, 후면 패시베이션은 산화알루미늄 층, 산화규소 층, 질화규소 층, 및 이의 조합으로 이루어진 군에서 선택되는 것인 방법.

(a) 전면 및 후면을 갖는 반도체 기판;
(b) 기판의 전면 상의 전극;
(c) 상호연결된 트래이스에 의해 분리되는 패시베이션 영역을 포함하는, 기판의 후면 상의 층으로서, 트래이스는 평균 폭이 10 ㎛ 미만이고 상호연결된 트래이스는 10% 미만의 기판의 후면 상의 면적 피복률을 제공하는 것인 층; 및
(d) 상기 층 상에 놓이고 반도체 기판과 전기 접촉하는 제2 전극
을 포함하는 광전지. - 제11항에 있어서, 상호연결된 트래이스는 5% 미만의 기판의 후면 상의 면적 피복률을 제공하는 것인 광전지.
- 제11항에 있어서, 트래이스는 평균 폭이 5 ㎛ 미만인 광전지.
- 제11항에 있어서, 트래이스는 평균 폭이 5 ㎛ 미만이고 상호연결된 트래이스는 5% 미만의 기판의 후면 상의 면적 피복률을 제공하는 것인 광전지.
