Abstract
나노 구조체 및 이를 포함하는 광학 소자가 개시된다. 개시된 나노 구조체는 그래핀과 같은 탄소 나노물질층 상에 다양한 형상을 지닌 나노 패턴을 포함할 수 있다. 나노 패턴은 서로 다른 형상을 지닌 제 1나노 패턴 및 제 2나노 패턴을 포함할 수 있다. 나노 패턴은 구형(sphere), 큐브형(cube), 삼각뿔형을 포함하는 다각뿔형 또는 다각 기둥형상을 지닐 수 있다.
Description
본 개시는 나노 구조체 및 이를 포함하는 광학 소자에 관한 것으로, 탄소 나노물질층 상에 형성되며 서로 다른 형상을 지닌 다수의 나노 구조체 및 이를 포함하는 광학 소자에 관한 것이다.
그래핀(graphene)의 합성 방법이 발표된 이래로 그래핀을 전자 소자 및 광학 소자에 적용하기 위한 다양한 연구가 진행되었다. 그래핀은 전기적/기계적/화학적인 특성이 안정적이며, 우수한 전도성을 가져 그래핀을 이용한 나노 소자에 많은 연구가 진행되고 있다.
그래핀은 탄소 원자가 평면에 6각형으로 연결되어 있는 단원자층 구조의 탄소 나노물질층이다. 그래핀은 반도체 소자에 주로 사용되는 단결정 실리콘보다 100배 이상 빠르게 전기를 통하며 이론적으로 이동도가 2×105 cm2/Vs 이다. 구리보다 100배 많은 전기를 흘려도 문제가 없는 것으로 알려져 있어 전자 회로의 기초 소재로 관심을 받고 있다.
이러한 그래핀의 다양한 장점 때문에, 그래핀을 다양한 전자소자(electronic device) 및 광전소자(optoelectronic device)에 적용하려는 연구가 진행되고 있다. 이와 관련해서, 그래핀에서 발생하는 광전류(photocurrent)를 이용한 광학소자에 대한 연구도 진행되고 있다. 그러나 그래핀 상에 다양한 나노구조 패턴을 형성하는 것이 용이하지 않기 때문에, 이를 적용한 다양한 소자의 제조에 어려운 문제가 있다.
본 발명의 일 측면에서는 탄소 나노물질층 상에 형성된 나노 패턴을 포함하는 나노 구조체를 제공한다.
본 발명의 다른 측면에서는 탄소 나노물질층 상에 형성된 나노 구조체를 포함하는 광학 소자를 제공한다.
본 발명의 실시예에 따르면,
탄소나노물질층; 및
상기 탄소나노물질층 상에 형성된 것으로 서로 다른 형상을 지닌 나노 패턴들;을 포함하는 나노 구조체를 제공한다.
상기 나노 패턴은 구형(sphere), 큐브형(cube), 삼각뿔형을 포함하는 다각뿔형 또는 다각 기둥형상으로 형성될 수 있다.
상기 나노 패턴은 제 1나노 패턴 및 상기 제 1나노 패턴; 및
상기 제 1나노 패턴과 다른 형상을 지닌 제 2나노 패턴;을 포함할 수 있다.
상기 제 1나노 패턴 및 상기 제 2나노 패턴은 동일한 물질로 형성될 수 있다.
상기 제 1나노 패턴 및 상기 제 2나노 패턴은 서로 다른 형태를 지니거나, 그 크기가 서로 다른 것일 수 있다.
상기 제 1나노 패턴은 구형이며, 상기 제 2나노 패턴은 막대형일 수 있다.
상기 나노 패턴은 Au, Ag, Cu, Cr, Pt, Pd 또는 이들의 합금으로 형성될 수 있다.
또한, 실시예에서는 탄소 나노물질층;
상기 탄소나노물질층 상에 형성된 것으로 서로 다른 형상을 지닌 나노 패턴들; 및
상기 나노 구조체가 형성된 상기 탄소나노물질층과 접촉하며 형성된 제 1전극 및 제 2전극;들을 포함하는 광학 소자를 제공한다.
또한, 실시예에서는 나노 구조체의 제조 방법에 있어서,
블록 공중합체가 용해된 용매를 제조하는 단계;
상기 용매에 금속 전구체를 투입하는 단계; 및
상기 용매에 환원제를 투입하여 상기 금속 전구체를 다양한 형상을 지닌 나노 패턴으로 환원시키는 단계;를 포함하는 나노 구조체의 제조 방법을 제공한다.
상기 용매는 톨루엔(toluene), 자일렌(xylene) 또는 에틸벤젠(ethlybenzene) 중 적어도 어느 하나의 물질에 THF(tetrahydrofuran)를 포함하는 혼합액일 수 있다.
상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비는 10:90 내지 90:10 vol%일 수 있다.
상기 블록 공중합체는 PS-b-P4VP이며, 상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비가 10:90 내지 50:50 vol%일 수 있다.
상기 블록 공중합체는 PS-b-P2VP이며, 상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비가 50:50 내지 90:10 vol%일 수 있다.
또한, 실시예에서는 나노 구조체의 제조 방법에 있어서,
금속 시드를 형성하는 단계;
상기 금속 시드를 포함하는 용액에 나노 패턴의 전구체 및 방향 지시제를 투입하는 단계; 및
상기 금속 전구체를 환원시켜 다양한 형상을 지닌 나노 패턴을 형성하는 나노 구조체의 제조 방법을 제공한다.
상기 금속 시드는 용액에 금속 전구체를 투입하여 형성하할 수 있다.
상기 나노 패턴은 Ag를 포함하는 물질로 형성되며, 상기 금속 시드는 Au를 포함하는 물질로 형성될 수 있다.
본 발명에 따르면 그래핀과 같은 탄소 나노물질층 상에 서로 다른 형태를 지닌 나노 패턴을 포함하는 나노 구조체를 형성할 수 있다. 그리고, 탄소 나노 물질층 상에 다양한 형태의 나노 구조체를 형성하는 방법을 제공할 수 있다. 또한, 본 발명에 따르면 탄소 나노물질층 상에 형성된 나노 패턴을 포함하는 광학 소자, 예를 들어 광대역 광 검출기를 제공할 수 있다.

이하, 본 발명의 실시예에 따른 나노 구조체 및 이를 포함하는 광학 소자에 대하여 첨부된 도면을 참조하여 상세하게 설명한다. 참고로 첨부된 도면에 도시된 층이나 영역들의 폭 및 두께는 명세서의 명확성을 위해 다소 과장되게 도시된 것이다. 상세한 설명 전체에 걸쳐 동일한 참조번호는 동일한 구성요소를 나타낸다.
도 1은 본 발명의 실시예에 따른 나노 구조체를 나타낸 도면이다. 도 1을 참조하면, 나노 구조체는 하부 구조체(10), 하부 구조체 상에 형성된 탄소 나노물질층(12) 및 탄소 나노물질층(12) 상에 형성된 나노 패턴(14a, 14b)을 포함할 수 있다.
하부 구조체(10)는 실시예에 따른 나노 구조체가 형성되는 대상물을 나타내는 것일 수 있으며, 다양한 물질로 형성된 기판일 수 있다. 기판은 글래스 기판, 폴리머 기판, 또는 실리콘 등의 반도체 기판일 수 있다. 또한 기판은 금속, 전도성 금속 화합물 등의 전도성 기판일 수 있고 실리콘 산화물이나 실리콘 질화물 등의 절연체 기판일 수 있다. 그리고 기판은 투명하거나 불투명할 수 있으며, 반투명할 수도 있다.
탄소 나노물질층(12)은 그래핀을 포함할 수 있다. 그래핀은 탄소 원자들이 6각형을 이루며 연결된 평면상의 시트(sheet) 구조를 지닌 것일 수 있다. 탄소 나노물질층(12)은 1층 내지 다층의 그래핀층을 포함할 수 있다. 그래핀층은 하부 구조체(10) 상에서 직접 형성된 것일 수 있다. 또한, 그래핀층은 하부 구조체(10) 이외의 다른 기판 상에서 CVD(chemical vapor deposition)나 열분해법(pyrolysis) 등으로 일차적으로 먼저 형성된 후, 하부 구조체(100) 상으로 전사(transfer)된 것일 수 있다.
나노 패턴(14a, 14b)은 Au, Ag, Cu, Cr, Pt, Pd 또는 이들의 합금으로 형성될 수 있으며, 기타 다른 금속 물질로 형성될 수 있다. 나노 패턴(14a, 14b)은 제 1나노 패턴(14a) 및 제 2나노 패턴(14b)을 포함할 수 있다. 제 1나노 패턴(14a) 및 제 2나노 패턴(14b)은 서로 동일한 물질로 형성될 수 있다. 예를 들어 제 1나노 패턴(14a)이 Ag로 형성된 경우, 제 2나노 패턴(14b)도 Ag로 형성될 수 있으며, 제 1나노 패턴(14a)이 Au 및 Ag를 포함하는 물질로 형성된 경우 제 2나노 패턴(14b)도 며 Au 및 Ag를 포함할 수 있다.
나노 패턴(14a, 14b)은 다양한 형상을 지닐 수 있으며, 구형(sphere), 큐브형(cube), 삼각뿔형을 포함하는 다각뿔형, 다각 기둥형상을 지닐 수 있다. 또한 나노 패턴(14a, 14b)은 단면의 폭에 비해 길이가 긴 막대 형상을 지닐 수 있으며, 그 단면은 원형, 타원형, 다각형 들 제한이 없다. 또한 나노 패턴(14a, 14b)의 형태가 유사하더라도 그 크기가 서로 다른 나노 패턴들을 포함할 수 있다. 실시예에 따른 나노 구조체에서 나노 패턴(14a, 14b)은 서로 다른 형상, 즉 서로 다른 형태를 지니거나 그 크기가 서로 다른 나노 패턴들을 포함할 수 있다. 예를 들어 제 1나노 패턴(14a)은 구형일 수 있으며, 제 2나노 패턴(14b)는 막대형일 수 있다. 나노 패턴(14a, 14b)과 같은 나노미터 크기의 금속 구조에서 발생하는 표면 플라즈몬을 국소표면 플라즈몬 공명 (Localized surface plasmon resonance, LSPR)이라 하며, LSPR 주파수는 나노 패턴(14a, 14b)의 형상에 따라 다양하게 변화될 수 있다. 예를 들어, Ag로 형성된 구형의 나노 패턴의 경우 약 320~450nm의 플라즈몬 공명 범위를 지닐 수 있으며, 막대 형상의 나노 패턴의 경우 그 단면 형태에 따라 약 380~460nm 또는 약 350~900nm의 플라즈몬 공명 범위를 지닐 수 있다. 이와 같이 나노 패턴(14a, 14b)이 서로 다른 형상을 지닌 나노 패턴들을 포함함으로써, 예를 들어 광검출기에 사용되는 경우 다중 밴드 특성을 지닌 광검출기를 구현할 수 있다.
이하, 도면을 참조하여 본 발명의 실시예에 따른 나노 구조체의 제조 방법에 대해 설명하고자 한다.
도 2는 본 발명의 일실시예에 따른 나노 구조체 제조 방법을 나타낸 도면이다.
도 2를 참조하면, 먼저 다양한 형상의 나노 패턴을 형성하기 위하여, 용매를 제조한다. 용매는 블록 공중합체(block copolymer)가 용해된 고분자 용액일 수 있다. 블록공중합체는 블록공중합체는 소수성의 제 1폴리머와 친수성의 제 2폴리머를 포함할 수 있다. 블록공중합체는 다음과 같은 물질들 중 적어도 어느 하나일 수 있다.

블록 공중합체가 용해된 용매는 소수성 용매일 수 있다. 예를 들어, 용매로는 톨루엔(toluene), 자일렌(xylene) 또는 에틸벤젠(ethlybenzene) 등을 사용할 수 있으며, 톨루엔(toluene), 자일렌(xylene) 또는 에틸벤젠(ethlybenzene) 중 적어도 어느 하나의 물질에 THF(tetrahydrofuran)을 포함하는 혼합액을 사용할 수 있다. 혼합액의 조성은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비는 10:90 내지 90:10 vol%일 수 있다. 혼합액의 혼합비는 블록 공중합체의 종류에 따라 조절될 수 있으며, 블록공중합체가 PS-b-P4VP인 경우 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비는 10:90 내지 50:50 vol%일 수 있으며, 20:80 내지 40:60 vol% 범위로 사용할 수 있다. 또한 블록공중합체가 PS-b-P2VP인 경우 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비는 50:50 내지 90:10 vol% 범위에서 사용할 수 있다. 용매를 예를 들어 톨루엔 및 THF의 혼합액으로 사용함으로써 나노 패턴이 구형 및 막대형의 형상을 동시에 나타내도록 할 수 있다.
블록공중합체는 소수성의 제 1폴리머와 친수성의 제 2폴리머를 포함할 수 있다. 예를 들어 블록공중합체 중 PS-b-P4VP의 경우, "PS"는 소수성을 지닌 제 1폴리머일 수 있으며, "P4VP"는 친수성을 지닌 제 2폴리머일 수 있다. 그리고, PS-b-P2VP의 경우, "PS"는 소수성을 지닌 제 1폴리머일 수 있고, "P2VP"는 친수성을 지닌 제 2폴리머일 수 있다. 상술한 바와 같이, 제 1폴리머 및 제 2폴리머를 포함하는 블록공중합체를 소수성 용매에 녹이면, 블록공중합체의 마이셀(micelle)이 형성될 수 있다. 마이셀은 상기 제 2폴리머(예를 들어, P4VP 또는 P2VP)를 포함하는 코어부(core) 및 제 1폴리머(예를 들어, PS)를 포함하는 쉘부(shell)을 포함할 수 있다.
그리고, 용매에 금속 전구체를 0.5 내지 1당량 투입한다. 금속은 예를 들어 Au, Ag, Cu, Cr, Pt, Pd 또는 이들의 합금(alloy)일 수 있다. 금속이 Au 인 경우, 예를 들어 AuCl4, HAuCl4 또는 LiAuCl4 등을 전구체로 사용할 수 있다. 금속이 Ag 인 경우, 예를 들어 Ag(ClO4), AgNO3 또는 AgCF3COO를 전구체로 사용할 수 있다. 그리고 금속이 Cu 인 경우, 예를 들어 CuCl2, Cu(NO3)2, CuSO4를 전구체로 사용할 수 있다. 기타 C10H14O4Pt, K2PdCl4, (NH4)2PdCl4, Pd(NO3)2, CrCl3 등도 사용할 수 있다. 금속 전구체를 용매에 담근 뒤 교반을 하게되면, 금속 전구체가 블록공중합체의 마이셀에 결합될 수 있다. 금속 전구체 물질은 블록공중합체 마이셀의 코어부에 결합될 수 있다. 마이셀의 코어부는 금속 전구체 물질이 결합될 수 있는 기능기(functional group)가 존재할수 있으며, 따라서 금속 전구체 물질은 블록공중합체 마이셀의 코어부와 결합될 수 있다. 결과적으로 금속 전구체 물질은 블록공중합체 마이셀의 코어부와 동일한 배열 및 형태의 패턴을 지닐 수 있다.
그리고, 금속 전구체가 포함된 용매 내에 환원제를 투입할 수 있다. 환원제는 소량을 투입할 수 있으며, 예를 들어 금속 전구체 대비 수 내지 30wt% 정도 투입할 수 있다. 환원제로는 hydrazine, NaBH4, Ascorbic acid 등을 이용할 수 있다. 환원제를 투입함으로써 블록 공중합체의 마이셀과 결합한 금속 전구체 물질이 환원되어 소정 형상의 나노 패턴이 형성될 수 있다. 도 3a는 본 발명의 일실시예에 따른 나노 구조체의 제조 과정을 나타낸 도면이다. 도 3a를 참조하면, 용기(20) 내에 용매를 포함하고 있으며, 환원제를 투입하여 금속 전구체를 환원시킨 경우 용매(20) 내에는 구형의 제 1나노 패턴(24a)과 막대 형상의 제 2나노 패턴(24b)이 공존할 수 있다. 이와 같이 형성된 다양한 형태의 나노 패턴을 포함하는 용매를 탄노 나노물질층(12) 상에 도포하여 건조 공정을 거져 나노 구조체를 형성할 수 있다.
도 3b는 금속 나노 패턴을 나타낸 TEM 이미지이다. 도 3b의 경우 톨루엔:THF의 혼합비가 30:70vol%인 혼합용매에 블록 공중합체로 0.5%의 PS-b-P4VP를 투입하였으며, 금속 전구체로 AgNO3를 투입한 뒤 교반 과정을 거쳐 환원제로 hydrazine를 첨가하여 Ag를 환원시킨 것이다. 환원 공정을 거친 뒤 Ag는 구형 및 막대 형상을 모두 지닐 수 있음을 알 수 있다.
다양한 형태의 금속 나노 패턴을 포함하는 용매를 탄소 나노물질층(12) 상에 스핀 코팅 등에 의해 도포하고 건조 과정을 실시할 수 있다. 이에 따라 탄소 나노물질층(12) 상의 블록공중합체 마이셀층을 제거할 수 있으며, 환원된 금속 나노 패턴(14a, 14b)은 탄소 나노물질층(12) 상에서 분산되거나 링 형상으로 배열될 수 있다. 나노 패턴(14a, 14b)은 수십 내지 수백 nm의 크기를 지닐 수 있다. 선택적으로 나노 패턴(14a, 14b)들에 대해 금속 물질을 코팅하는 공정을 더 실시할 수 있다. 이에 따라 나노 패턴(14a, 14b)들 사이가 서로 연결되어 연속적인 구조가 될 수 있다. 추가적인 코팅 공정을 실시하는 경우, 도금(plating) 공정을 사용할 수 있으며, 도금 공정은 환원 반응을 이용한 것일 수 있다. 그리고 도금 공정 중 무전해 도금(electroless plating, chemical plating) 공정을 이용할 수 있다.
도 4는 본 발명의 다른 실시예에 따른 나노 구조체 제조 방법을 나타낸 도면이다.
도 4를 참조하면, 나노 패턴을 형성하기 위하여 나노 패턴 형성 물질과 유사한 결정 구조를 지닌 물질로 금속 시드(seed)를 형성할 수 있다. 금속 시드의 형성을 위하여 금속 시드 물질의 전구체를 용매에 투입한다. 예를 들어, 예를 들어 나노 패턴이 Ag로 형성되는 경우 금속 시드는 Au로 형성할 수 있으며, Ethylene glycol 용매에 Au 전구체를 투입하여 금속 시드를 형성할 수 있다. Au 전구체는 AuCl4, HAuCl4 또는 LiAuCl4 일 수 있다.
그리고, 나노 패턴 물질인 금속 전구체와 방향 지시제를 금속 시드가 형성된 용매에 투입할 수 있다. 나노 패턴은 예를 들어 Au, Ag, Cu, Cr, Pt, Pd 또는 이들의 합금(alloy)으로 형성될 수 있다. 나노 패턴이 Au로 형성되는 경우, 금속 전구체는 예를 들어 AuCl4, HAuCl4 또는 LiAuCl4 등을 사용할 수 있다. 나노 패턴이 Ag로 형성되는 경우, 금속 전구체는 예를 들어 Ag(ClO4), AgNO3 또는 AgCF3COO를 사용할 수 있다. 그리고 Cu의 경우, 예를 들어 CuCl2, Cu(NO3)2, CuSO4를 금속 전구체로 사용할 수 있다. 기타 C10H14O4Pt, K2PdCl4, (NH4)2PdCl4, Pd(NO3)2, CrCl3 등도 금속 전구체로 사용할 수 있다. 방향 지시제는 금속 시드의 특정한 면을 블로킹하여 원하는 방향으로 성장을 하도록 유도하는 화합물이다. 방향 지시제의 종류로는 PVP, citrate, CTAB 또는 CTAC 등을 사용할 수 있다.
금속 시드의 크기가 작을수록 종횡비가 큰 금속 나노 패턴이 형성될 수 있으며, 금속 시드의 크기가 클수록 종횡비가 작은 금속 나노 패턴이 형성될 수 있다. 금속 전구체와 방향 지시제를 투입할 때 용매 및 환원제를 추가로 투입할 수 있으며, 예를 들어 Ethylene glycol을 사용할 수 있으며, Ethylene glycol은 용매 및 환원제 역할을 동시에 할 수 있다. 금속 전구체가 환원되면서 금속 시드의 크기에 따라 다양한 형상의 금속 패턴이 될 수 있다. 예를 들어 구형의 나노 패턴 및 종횡비가 큰 막대형의 나노 패턴이 공존할 수 있다. 추가적으로 금속 패턴을 포함하는 용매를 H2O 및/또는 에탄올(ethanol)과 함께 원심 분리 과정을 거친 뒤 건조 과정을 실시할 수 있다. 이와같이 형성된 나노 패턴을 탄소 나노물질층 상에 도포함으로써 본 발명의 실시예에 따른 나노 구조체를 형성할 수 있다.
도 5는 본 발명의 실시예에 따른 나노 구조체 및 이를 포함하는 광학 소자를 나타낸 단면도이다. 여기서 광학 소자는 광검출기(photodetector)일 수 있으며, 또한, 광학 소자는 멀티 밴드(munti band) 플라즈모닉 광검출기일 수 있다.
도 5를 참조하면, 하부 구조체(30) 상에 탄소 나노물질층(32)이 형성될 수 있다. 그리고, 탄소 나노 물질층(32) 상에는 다양한 형상의 나노 패턴(34a, 34b)이 형성될 수 있다. 나노 패턴(34a, 34b)은 상술한 제조 공정에 따라 형성될 수 있으며, 나노 패턴(34a, 34b)이 포함된 용액 등을 탄소 나노 물질층(32) 상에 스핀 코팅(spin coating) 또는 드롭 캐스팅(drop casting) 등에 의하여 도포하고 건조 과정을 실시할 수 있다. 그리고, 나노 패턴(34a, 34b)가 형성된 탄소나노물질층(32)과 접촉하여 형성된 제 1전극(36) 및 제 2전극(38)이 포함될 수 있다. 여기서, 하부 구조체(30)는 기판일 수 있으며, 탄소 나노물질층(32)은 그래핀일 수 있다. 또한 제 1전극(36)은 소스일 수 있으며, 제 2전극(38)은 드레인일 수 있다.
광학 소자의 제 1전극(36) 및 제 2전극(38)을 통하여 탄소 나노물질층(32) 및 다양한 형상을 지닌 나노 패턴(34a, 34b)에 조사되는 빛에 의해 발생되는 광전류(photocurrent)를 검출할 수 있다.
도 6은 본 발명의 실시예에 따른 나노 구조체의 표면 플라즈몬 밴드를 나타내는 그래프이다. 여기서는 그래핀층 상에 구형의 Ag 나노 패턴(Ag dot)만을 형성한 경우와 구형 및 막대형의 Ag 나노 패턴(Ag dot + Ag rod)를 모두 형성한 경우의 파장에 다른 광흡수도를 나타내었다.
도 6을 참조하면, 그래핀층 상에 구형의 Ag 나노 패턴(Ag dot)만을 형성한 경우와 구형 및 막대형의 Ag 나노 패턴(Ag dot + Ag rod)를 모두 형성한 경우에서 400nm 내지 450nm 사이의 구간에서 광흡수도가 증가하는 것을 알 수 있다. 그러나, 약 600nm의 파장 범위에서는 구형 및 막대형의 Ag 나노 패턴(Ag dot + Ag rod)를 모두 형성한 경우에만 광흡수도가 증가하는 것을 알 수 있다.
도 7은 본 발명의 실시예에 따른 광학 소자의 흡수 스펙트럼(absorbance spectrum) 및 광전류 특성을 나타낸 그래프이다. 도 7에서는 그래핀층과 전극(Cr 및 Au 전극) 접합부에 대해 1mW보다 작은 레이저를 조사하여 광전류를 측정하였다. 그리고, 레이저 파워로 나눈 단위 에너지당 광전류를 계산하였다. 도 7을 참조하면, 파장에 따른 단위 에너지당 광전류의 경향성이 흡수 스펙트럼(absorbance)의 경향성과 유사한 것을 확인할 수 있다. 결과적으로 도 6에 나타낸 광전 소자에서 표면 플라즈몬 흡수에 의해 광전류가 발생하는 것을 알 수 있다.
본 발명의 실시예에 따르면 다대역(multi-band)/초광대역(ultra-broadband) 플라즈모닉 광학 소자를 제조할 수 있다.
상기한 설명에서 많은 사항이 구체적으로 기재되어 있으나, 그들은 발명의 범위를 한정하는 것이라기보다, 구체적인 실시예의 예시로서 해석되어야 한다. 예들 들어, 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자라면, 본원의 실시예를 다양하게 변화될 수 있음을 알 수 있을 것이다. 본 발명의 실시예들에 따른 나노 구조체는 광검출기 이외의 다른 전자 소자에도 적용될 수 있음을 알 수 있을 것이다. 때문에 본 발명의 범위는 설명된 실시예에 의하여 정하여 질 것이 아니고 특허 청구범위에 기재된 기술적 사상에 의해 정하여져야 한다.

Claims (18)
- 탄소나노물질층; 및
상기 탄소나노물질층 상에 형성된 것으로 서로 다른 형상을 지닌 나노 패턴들;을 포함하는 나노 구조체. - 제 1항에 있어서,
상기 나노 패턴은 구형(sphere), 큐브형(cube), 삼각뿔형을 포함하는 다각뿔형 또는 다각 기둥형상으로 형성된 나노 구조체. - 제 1항에 있어서,
상기 나노 패턴은 제 1나노 패턴 및 상기 제 1나노 패턴; 및
상기 제 1나노 패턴과 다른 형상을 지닌 제 2나노 패턴;을 포함하는 나노 구조체. - 제 3항에 있어서,
상기 제 1나노 패턴 및 상기 제 2나노 패턴은 동일한 물질로 형성된 나노 구조체. - 제 3항에 있어서,
상기 제 1나노 패턴 및 상기 제 2나노 패턴은 서로 다른 형태를 지니거나, 그 크기가 서로 다른 나노 구조체. - 제 3항에 있어서,
상기 제 1나노 패턴은 구형이며, 상기 제 2나노 패턴은 막대형인 나노 구조체. - 제 1항에 있어서,
상기 나노 패턴은 Au, Ag, Cu, Cr, Pt, Pd 또는 이들의 합금으로 형성된 나노 구조체. - 탄소 나노물질층;
상기 탄소나노물질층 상에 형성된 것으로 서로 다른 형상을 지닌 나노 패턴들; 및
상기 나노 구조체가 형성된 상기 탄소나노물질층과 접촉하며 형성된 제 1전극 및 제 2전극;들을 포함하는 광학 소자. - 제 8항에 있어서,
상기 나노 패턴은 구형(sphere), 큐브형(cube), 삼각뿔형을 포함하는 다각뿔형 또는 다각 기둥형상으로 형성된 광학 소자. - 제 8항에 있어서,
상기 나노 패턴은 제 1나노 패턴 및 상기 제 1나노 패턴; 및
상기 제 1나노 패턴과 다른 형상을 지닌 제 2나노 패턴;을 포함하는 광학 소자. - 나노 구조체의 제조 방법에 있어서,
블록 공중합체가 용해된 용매를 제조하는 단계;
상기 용매에 금속 전구체를 투입하는 단계; 및
상기 용매에 환원제를 투입하여 상기 금속 전구체를 다양한 형상을 지닌 나노 패턴으로 환원시키는 단계;를 포함하는 나노 구조체의 제조 방법. - 제 11항에 있어서,
상기 용매는 톨루엔(toluene), 자일렌(xylene) 또는 에틸벤젠(ethlybenzene) 중 적어도 어느 하나의 물질에 THF(tetrahydrofuran)를 포함하는 혼합액인 나노 구조체의 제조 방법. - 제 12항에 있어서,
상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비는 10:90 내지 90:10 vol%인 나노 구조체의 제조 방법. - 제 13항에 있어서,
상기 블록 공중합체는 PS-b-P4VP이며,
상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비가 10:90 내지 50:50 vol%인 나노 구조체의 제조 방법. - 제 13항에 있어서,
상기 블록 공중합체는 PS-b-P2VP이며,
상기 혼합액은 톨루엔, 자일렌 또는 에틸벤젠과 THF의 혼합비가 50:50 내지 90:10 vol%인 나노 구조체의 제조 방법. - 나노 구조체의 제조 방법에 있어서,
금속 시드를 형성하는 단계;
상기 금속 시드를 포함하는 용액에 나노 패턴의 전구체 및 방향 지시제를 투입하는 단계; 및
상기 금속 전구체를 환원시켜 다양한 형상을 지닌 나노 패턴을 형성하는 나노 구조체의 제조 방법. - 제 16항에 있어서,
상기 금속 시드는 용액에 금속 전구체를 투입하여 형성하는 나노 구조체의 제조 방법. - 제 16항에 있어서,
상기 나노 패턴은 Ag를 포함하는 물질로 형성되며,
상기 금속 시드는 Au를 포함하는 물질로 형성되는 나노 구조체의 제조 방법.
