Abstract
Description
The present invention relates to a high temperature high temperature evaporation source, and more particularly, to a high temperature evaporation source used for evaporating a metal in a manufacturing process of a solar cell, a semiconductor, a display, and the like. will be.
In the case of metal evaporation source used in manufacturing process such as solar cell, high temperature heating should be available for melt evaporation of metal such as Cu, In, Ga, etc. Needs to be.
Conventionally, US Patent Publication No. US2010 / 0285218A1 has been proposed as such a large-capacity high temperature evaporation source. The evaporation source disclosed in the above publication can be equipped with a plurality of crucibles, an integral nozzle is elongated, a crucible and a nozzle are heated by a resistive heater such as graphite, and a reflector is constructed of carbon fiber.
The crucible of the evaporation source described in the publication has a double crucible including an inner crucible and an outer crucible, and the inner crucible is PBN or quartz, which is an outer crucible, and is composed of graphite or alumina, and the crucible heater is formed of bar-shaped graphite. It consists of a large number. In addition, unlike the crucible, the nozzle is made of molybdenum (Mo), and the nozzle heater is configured by connecting graphite fragments. Such a configuration has the following problems.
That is, when the crucible material and the nozzle material are different from each other and reach a high temperature, stress may occur due to a difference in their coefficients of thermal expansion, and the graphite rod constituting the heater is vulnerable to breakage, and out gassing at high temperatures may occur. It is severe and carbon ash is generated. In addition, even if a low voltage is applied to the graphite heater, a high current flows, which is not preferable.
In addition, since the nozzle is made of molybdenum (Mo), the bulk processing by the end mill requires a high cost, and in the case of the simultaneous deposition method, the distance between the nozzle and the nozzle is generated by a plurality of nozzle arrangements. In order to solve the heterogeneous deposition by the separation distance, in the case of the point evaporation source, the heterogeneous deposition is eliminated by adjusting the angle of the evaporation source. This problem is similarly applied to the linear evaporation source, and the adjustment of the deposition direction is a very delicate operation, so the operator should adjust the deposition direction or angle in an easy manner. The registered nozzle structure of the evaporation source has a disadvantage in that the direction and angle of the material injection chamber nozzle are not easily adjusted. In addition, the reflector due to carbon fiber has a low reflectance compared to the metal reflector, so the effect is not so excellent.
According to the present invention, the crucible, the nozzle, and the linear pipeline are all made of the same material, and there is no stress due to the difference in thermal expansion coefficient. Hereinafter, exemplary embodiments of the present invention will be described in detail with reference to the accompanying drawings.
1 is a perspective view of a large-capacity high temperature evaporation source according to the present invention, Figure 2 is a cut perspective view thereof. The evaporation source consisting of the
The
The
When the
On the other hand, the
The
Next, look at the heater configuration.
In addition to the
Heating of the
7 illustrates a configuration of the
The upper part of the
It can be configured as a bottom-up, top-down evaporation source by adjusting only the nozzle position assembled to the horizontal
Figure 8 shows a reflector installed around the heater to reflect the radiant heat emitted from the heater to increase the heating efficiency. In the present invention, the
9 shows that the
