본 발명은 박막 태양전지 광흡수층의 제조방법 및 이를 포함하는 태양전지에 관한 것으로서, 본 발명의 일 실시예에 따른 박막 태양전지 광흡수층 제조방법은, 아민(amine)계 또는 티올(thiol)계에 속하는 적어도 한 종류를 포함하는 용매를 혼합하여 잉크 조성물을 제조하는 단계; I-Ⅲ-Ⅵ2, I-Ⅱ-Ⅳ-Ⅵ족 중 적어도 하나에 속하는 나노입자를 상기 잉크 조성물과 혼합하는 단계; 상기 나노입자와 혼합된 잉크를 기재 상에 코팅하는 단계; 및 상기 코팅된 잉크를 열처리하는 단계;를 포함한다.
Description
본 발명은 박막 태양전지 광흡수층의 제조방법 및 이를 포함하는 태양전지에 관한 것으로서, 더욱 상세하게는 유기바인더를 포함하는 페이스트 대신 아민(amine)계 및 티올(thiol)계 용매를 이용하여 제조된 잉크 조성물을 I-Ⅲ-Ⅵ2, I-Ⅱ-Ⅳ-Ⅵ족 중 적어도 하나에 속하는 나노입자와 혼합한 것을 코팅하여 열처리함으로써 결정성 및 광전변환 효율이 향상된 박막 태양전지 광흡수층 및 이를 포함하는 박막 태양전지에 관한 것이다.
최근 환경문제와 에너지 고갈에 대한 관심이 높아지면서, 에너지 자원이 풍부하고 환경오염에 대한 문제점이 없으며, 에너지 효율이 높은 대체 에너지로서의 태양전지에 대한 관심이 높아지고 있다.
태양전지는 흡수된 광자에 의해 생성된 전자와 정공을 이용함으로써 광 에너지를 전기에너지로 변환하는 방식을 기본 원리로 하며, 현재 이에 대한 연구가 활발히 진행되고 있다.
태양전지의 연구 초기에는 결정질 실리콘을 이용하여 태양전지를 제조하였다. 결정질 실리콘 태양전지의 두께는 수백 마이크로 정도로, 효율이 떨어지고 원재료가 낭비된다는 등의 문제가 제기되어, 수 마이크로 두께를 가진 박막 태양전지에 대한 연구가 활발히 진행되어 오고 있다.
이러한 박막 태양전지 중 CIS, CIGS 계 및 CZTS계 화합물 반도체 태양전지는 기타 다른 태양전지 (실리콘 태양전지, 염료감응태양전지, 고분자 태양전지)에 비하여 가장 우수한 광 전류 변환 효율을 보이며, 광조사 등에 의한 열화가 없어 가장 유망한 태양전지로 인정받고 있다.
CIS, CIGS계 및 CZTS 계 화합물 반도체 태양전지의 흡수층을 제조하는 방법은 크게 진공증착을 이용하는 방법과, 비진공에서 전구체 물질을 도포한 후에 이를 고온 열처리 하는 방법이 있다.
진공증착을 이용하는 방법은 고효율의 흡수층을 제조할 수 있는 장점이 있는 반면에, 대면적의 흡수층 제조시에 균일성이 떨어지고 고가의 장비를 사용하여야 하는 단점을 가지고 있다.
반면, 전구체 물질을 도포한 광흡수층 제조방법은 합성된 나노입자를 이용하여 광흡수층을 제조할 수 있다. 이 경우 나노입자의 크기가 1 내지 10nm이므로 박막 태양전지 제조에 적용함에 용이하며, 특히 나노입자를 유기바인더와 혼합하여 제조한 페이스트로 대면적을 균일하게 제조할 수 있으나, 열처리 공정 후에 발생된 공극과 잔여 유기물로 인하여 흡수층의 효율이 낮다는 단점을 가지고 있다.
따라서, 본 발명은 종래 기술의 문제점을 해결하기 위하여, 유기바인더를 포함하는 페이스트 대신 아민(amine)계 및 티올(thiol)계 용매를 이용하여 잉크 조성물을 제조함으로써 결정성 향상 및 고효율의 박막 태양전지 광흡수층을 제조하는 방법을 제공하고자 한다.
상기 과제를 해결하기 위한 본 발명의 일 실시예인 박막 태양전지의 광흡수층 제조방법은, 아민(amine)계 또는 티올(thiol)계에 속하는 적어도 한 종류를 포함하는 용매를 혼합하여 잉크 조성물을 제조하는 단계; I-Ⅲ-Ⅵ2, I-Ⅱ-Ⅳ-Ⅵ족 중 적어도 하나에 속하는 나노입자를 상기 잉크 조성물과 혼합하는 단계; 상기 나노입자와 혼합된 잉크를 기재 상에 코팅하는 단계; 및 상기 코팅된 잉크를 열처리하는 단계;를 포함한다.
바람직하게는, 상기 열처리 단계는, 셀레늄(Se) 또는 설퍼(S) 중 적어도 하나의 분위기하에서 300℃ 이상 600℃ 이하에서 이루어진다.
상기 아민(amine)계 용매는, 히드라진(Hydrazine), 모노 히드라진 무수물(Hydrazine monohydrate), 히드라진 무수물(Hydrazinehydrate), 암모니아수(NH3OH), 올레일아민(Oleylamine), 모노에틸아민(Monoethylamine), 디에틸아민(Diethylamine), 트리에틸아민(Triethylamine), 디에틸렌디아민(Diethylenediamine), 트리에틸렌테트라아민(Triethylenetetramine), 톨루엔디아민(Toluenediamine), 아세토니트릴(Acetonitrile)로 이루어진 군으로부터 선택된 적어도 하나인 것이 바람직하다.
또한, 상기 티올(thiol)계 용매는, 헥산티올(1-hexanethiol),1-헥사디케인티올(1-Hexadecanethiol),1-도디케인티올(1-Dodecane thiol), 1-옥탄디케인티올(1-Octadecanethiol), 1-옥탄티올(1-Octanethiol)으로 이루어진 군으로부터 선택된 적어도 하나인 것이 바람직하다.
바람직하게는, 상기 잉크 조성물과 혼합되는 나노입자의 I족 전구체는 구리(Cu) 또는 구리 화합물이며, Ⅱ족 전구체는 아연(Zn) 또는 아연 화합물이며, Ⅲ족 전구체는 인듐(In) 또는 인듐 화합물이거나 갈륨(Ga) 또는 갈륨 화합물 이며, Ⅳ족 전구체는 주석(Sn) 또는 주석 화합물 이며, Ⅵ족 전구체는 셀레늄(Se) 또는 셀레늄 화합물 이거나 설퍼(S) 또는 설퍼 화합물이다.
더욱 바람직하게는, 상기 I-Ⅲ-Ⅵ2 족의 나노입자는 CuInxGa(1-x)(SeyS1 -y)2 (0 < (X,Y) < 1)이며, 상기 I-Ⅱ-Ⅳ-Ⅵ족의 나노입자로서 CuZnxSn(1-x)(SeyS1 -y) (0 < (X,Y) < 1)이다.
상기 과제를 해결하기 위한 본 발명의 다른 실시예는 상기 제조방법에 의해 제조된 광흡수층을 포함하는 박막 태양전지를 제공한다.
본 발명에 따르면, 유기바인더로 제작한 페이스트를 사용하지 않고 아민(amine)계 및 티올(thiol)계를 포함하는 용매로부터 잉크 조성물을 제조하고, 상기 잉크 조성물과 I-Ⅲ-Ⅵ2, I-Ⅱ-Ⅳ-Ⅵ 중 1종 이상의 나노입자를 혼합하면, 아민(amine)계 및 티올(thiol)계 용매가 입자 간을 네킹(necking)시켜 반응성이 높아짐에 따라 결정성이 향상되고, 유기 잔여물이 남지 않는 순수한 광흡수층을 제조함으로써 효율을 향상시킬 수 있다.

또한, 본 발명의 구성 요소를 설명하는 데 있어서, 제 1, 제 2 등의 용어를 사용할 수 있다. 이러한 용어는 그 구성 요소를 다른 구성 요소와 구별하기 위한 것일 뿐, 그 용어에 의해 해당 구성 요소의 본질이나 차례 또는 순서 등이 한정되지 않는다.
어떤 구성 요소가 다른 구성요소에 "연결", "결합" 또는 "접속"된다고 기재된 경우, 그 구성 요소는 그 다른 구성요소에 직접적으로 연결되거나 또는 접속될 수 있지만, 각 구성 요소 사이에 또 다른 구성 요소가 "연결", "결합" 또는 "접속"될 수도 있다고 이해되어야 할 것이다.
이하, 첨부된 도면을 참조하여 본 발명에 대해 보다 상세히 설명한다.
도 1은 본 발명의 일 실시예에 따른 광흡수층을 포함하는 태양전지의 단면도이로서, 박막형 태양전지는 기판, 광흡수층, 버퍼층 및 투명전극층을 포함한다.
이하, 상기 태양전지의 구성 요소 중 광흡수층을 제조하는 방법에 대해 도 2를 참조하여 설명한다. 도 2는 본 발명의 일 실시예에 따른 광흡수층 제조방법을 설명하기 위한 순서도이다.
먼저, CIS(CuInSe2) 나노입자와 잉크 조성물용 용매를 제조한다(S200).
이때, 잉크 조성물과 혼합되는 나노입자는, I-Ⅲ-Ⅵ2, I-Ⅱ-Ⅳ-Ⅵ 중 1종 이상인 것이 바람직하며, 상기 I족 전구체는 구리(Cu) 또는 구리 화합물로부터 선택되며, 상기 Ⅱ족 전구체는 아연(Zn) 또는 아연 화합물로부터 선택되고, 상기 Ⅲ족 전구체는 인듐(In) 또는 인듐 화합물로부터 선택되는 1종이거나 갈륨(Ga) 또는 갈륨 화합물이며, 상기 Ⅳ족 전구체는 주석(Sn) 또는 주석 화합물로부터 선택되는 1종이며, 상기 Ⅵ족 전구체는 셀레늄(Se) 또는 셀레늄 화합물로부터 선택되는 1종이거나 설퍼(S) 또는 설퍼화합물로부터 선택되는 1종이며, 상기 I-Ⅲ-Ⅵ2 나노입자로서 CuInxGa(1-x)(SeyS1-y)2 (0 < (X,Y) < 1) 중 1종이며, 상기 I-Ⅱ-Ⅳ-Ⅵ 의 나노입자로서 CuZnxSn(1-x)(SeyS1 -y) (0 < (X,Y) < 1) 중 1종일 수 있다.
한편, 상기 나노입자와 혼합될 잉크 조성물을 제조하는데, 이때 사용될 수 있는 잉크 조성물의 용매로는 아민(amine)계 및/또는 티올(thiol)계를 포함하는 용매로부터 선택된 1종 이상일 수 있다.
상기 잉크 조성물 제조시 사용되는 아민(amine)계 용매로는, 히드라진(Hydrazine), 모노 히드라진 무수물(Hydrazine monohydrate), 히드라진 무수물(Hydrazinehydrate), 암모니아수(NH3OH), 올레일아민(Oleylamine), 모노에틸아민(Monoethylamine), 디에틸아민(Diethylamine), 트리에틸아민(Triethylamine), 디에틸렌디아민(Diethylenediamine), 트리에틸렌테트라아민(Triethylenetetramine), 톨루엔디아민(Toluenediamine), 아세토니트릴(Acetonitrile) 중 적어도 1종을 포함할 수 있고, 티올(thiol)계 용매로는, 1-헥산티올(1-hexanethiol), 1-헥사디케인티올(1-Hexadecanethiol), 1-도디케인티올(1-Dodecanethiol), 1-옥탄 디케인 티올(1-Octadecanethiol), 1-옥탄티올(1-Octanethiol)중 적어도 1종을 포함할 수 있다.
다음 단계로, 상기 나노입자와 잉크 조성물을 혼합하여 잉크를 제조한다(S210). 이때, 잉크의 농도는 100mg/ml ~ 300mg/ml인 것이 바람직하다.
다음 단계로, 상기 나노입자가 혼합된 잉크 조성물을 기재에 코팅한 이후(S220) 열처리하여 광흡수층 박막을 제조한다(S230). 이때, 나노입자가 혼합된 잉크를 스핀코팅 등의 방법으로 증착시키되 막의 균일성 유지를 위해 2 ~ 4회 정도 스핀 코팅을 실시하는 것이 바람직하다. 코팅횟수가 2회 이하이면 박막이 너무 얇을 수 있는 반면, 4회 이상일면 박막이 너무 두꺼워지면서 불균일하게 코팅될 수 있기 때문이다.
열처리는, 코팅된 잉크를 셀레늄(Se) 또는 설퍼(S) 중 적어도 1종의 분위기하에서 수행하는데, 400℃ ~ 600℃에서 이루어지는 것이 바람직하다. 이러한 열처리에 의해 박막이 형성되는 과정이 도 3에 도시되어 있다.
도 3에 도시된 것과 같이, 기판(100) 상에 코팅된 나노입자(101)가 혼합된 잉크 조성물은 열처리 공정을 거치면서 외부 광을 흡수할 수 있는 광흡수층으로 제조된다.
상술한 방법에 의해 광흡수층을 제조하면, 광흡수층의 결정성이 향상되므로 이를 포함하는 태양전지의 효율을 향상시킬 수 있다.
이하, 본 발명의 실시예 및 비교예를 설명한다. 본 발명을 하기 실시예를 통해 설명하나 이에 의해 본 발명의 권리범위가 제한되지는 않는다.

나노입자의 제조
한쪽 반응기에Cu(acac)2, In(acac)3 를 올레일아민(oleylamine) 8ml에 넣고 진공분위기하 80℃에서 1시간 동안 교반시킨다. 다른 반응기에는 셀레늄 파우더(Se powder)를 oleylamine 5ml에 넣고 진공분위기하 220℃ 에서 충분히 교반시킨다.
Se powder를 넣은 반응기내 Se이 충분히 녹은 것이 확인되면 실린지 주사기로 분취하여 Cu(acac)2, In(acac)3 반응기 내로 주입하여 250℃에서 1시간 동안 반응시킨다.
반응이 종결되면 반응기의 온도를 상온으로 낮춘 후 톨루엔(toluene)과 메탄올을 1:3으로 주입하여 8000rpm, 1min 원심분리기로 정제한다.
이와 같은 방법에 의해 제조된 CuInSe2 나노입자의 TEM 사진이 도 4에 도시되어 있다. 도 4에서 알 수 있는 것과 같이, 균일한 입자상을 확인할 수 있으며, CIS 나노입자는 수 나노미터 크기로 이루어져 있어 조밀한 박막 형성에 용이하다.

잉크의 제조
.
제조한 CuInSe2 나노입자와 혼합할 잉크 조성물로써 모노 히드라진 무수물 (Hydrazine monohydrate)을 혼합하여 제조한다. 모노 히드라진 무수물은 아민계 착화물로서 금속을 네킹(necking)시켜 반응성을 높여주며, 이때 용매 내 포함되어 있는 무수물은 생성된 입자의 응집(aggregation)을 방지할 수 있어 잉크 조성물로 적합하다. 이때 잉크의 농도는 100mg/ml 로부터 300mg/ml 사이로 제조한다. 균일한 혼합을 위하여 24시간 교반한 뒤 초음파로 20분 내지 30분 동안 제조공정에 적용한다.
실시예 2에서 제조한 CuInSe2 잉크를 스핀 코팅법을 이용하여 2회 ~ 4회 증착한다. 상기 코팅된 박막을 셀레늄(Se), 황(S) 분위기하 400℃ ~ 600℃ 에서, 5분 ~ 30분 동안 열처리를 하여 CuInSe2 광흡수층을 제조하였다. 셀레늄(Se)이나 황(S)을 공급하면서 열처리를 하면 결정성이 향상되고, 입자 간 necking 성이 높아지면서 고효율 박막을 제조하여 효율을 개선 시킬 수 있다.
본 발명의 실시예에 따라 제조된 CuInSe2를 박막 단면의 SEM 사진이 도 5에 도시되어 있다. 도 5에서 확인할 수 있는 것과 같이, 결정성이 향상되고 입자 간 넥킹성이 높아진다.
한편, 광흡수층 박막 제조를 위한 비교예는 다음과 같다.
[비교예]
실시예 2에서 제조한 CuInSe2 나노입자를 페이스트로 제조하기 위한 페이스트 조성물은 바인더, 용매 및 분산제를 포함하는데, 점도형성을 위한 바인더로써 에틸셀룰로오즈를 사용하고 용매로써 에탄올과 a-terpineol을 혼합하여 사용하고, 분산제로는 1-pentanol을 사용하여 제작하였다.
제조한 페이스트 조성물을 상기 나노입자와 혼합하는데, 이때 페이스트 조성물과 나노입자의 중량 비율은 10:3 ~ 10:1일 수 있다. 균일한 혼합을 위하여 초음파 및 호모지나이저를 이용하여 제조하였다.
상기 실시예 및 비교예에 의해 제조된 CuInSe2나노입자, CuInSe2나노입자와 모노 히드라진 무수물을 혼합한 잉크, 유기바인더를 혼합한 페이스트로 이루어진 광흡수층의 열처리 후 조성비를 나타내는 EDS 결과는 아래 표 1과 같다.
표 1에서 알 수 있는 것과 같이, 페이스트의 경우 입자 대비 많은 양의 유기바인더가 남아있음을 알 수 있다.
이상에서, 본 발명의 실시예를 구성하는 모든 구성 요소들이 하나로 결합되거나 결합되어 동작하는 것으로 설명되었다고 해서, 본 발명이 반드시 이러한 실시예에 한정되는 것은 아니다. 즉, 본 발명의 목적 범위 안에서라면, 그 모든 구성 요소들이 하나 이상으로 선택적으로 결합하여 동작할 수도 있다.
또한, 이상에서 기재된 "포함하다", "구성하다" 또는 "가지다" 등의 용어는, 특별히 반대되는 기재가 없는 한, 해당 구성 요소가 내재될 수 있음을 의미하는 것이므로, 다른 구성 요소를 제외하는 것이 아니라 다른 구성 요소를 더 포함할 수 있는 것으로 해석되어야 한다. 기술적이거나 과학적인 용어를 포함한 모든 용어들은, 다르게 정의되지 않는 한, 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가진다. 사전에 정의된 용어와 같이 일반적으로 사용되는 용어들은 관련 기술의 문맥 상의 의미와 일치하는 것으로 해석되어야 하며, 본 발명에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
