Abstract
금속 유기 전구체에 관한 기술로서, 리간드가 중심금속이온을 킬레이트화하고 음이온과 착체를 형성하는 금속 킬레이트 착체이고 리간드 및 음이온이 각각 소정의 온도에서 분해되어 환원성 물질 및 휘발성 물질을 발생시키는 바, 안정적이고 저온 가열을 통해 별도의 환원제를 처리하지 않고도 고순도의 금속을 수득할 수 있다.
Description
금속 유기 전구체, 이의 제조방법, 및 이를 이용한 전도성 금속막 또는 패턴 형성방법에 관한 것이다.
반도체 장치에서 트랜지스터들 등 개별소자들을 전기적으로 연결하기 위하여 금속배선들이 필수적으로 요구된다. 최근 반도체 소자에 대한 고집적화 추세에 따라 집적회로 및 액정 표시 소자 등의 전자 장치에서, 집적도의 증가 및 소자의 소형화에 따라 기판 상에 형성해야 할 금속배선 패턴이 점점 미세화하고 있다.
금속배선의 미세패턴을 형성하기 위해 주로 포토레지스트를 사용한 포토리소그래피(photolithography)가 이용되고 있는데, 이 경우 화학기상증착공정 (Chemical Vapor Deposition process: CVD), 플라즈마증착법, 또는 전기 도금법 등을 사용하여 우선 배선의 기초가 되는 금속 재료층을 기판 상에 형성한 후, 상기 금속층 위에 포토레지스트를 도포하고, 포토마스크하에서 상기 포토레지스트를 노광 및 현상하여, 패턴화된 포토레지스트층을 포함한 금속층을 수득한 다음, 반응성 이온에칭 등의 방법으로 상기 금속층을 식각함으로써 기판상에 미세패턴의 금속배선을 형성한다.
포토레지스트를 대체할 기술로서, 기판 상에 간단한 방법으로 미세 패턴을 형성할 수 있는 소프트 리쏘그라피 또는 잉크젯 프린팅 방식이 주목받고 있는데, 이들 기술은 간단하고 편리하며 낮은 비용으로 금속의 미세 패턴을 형성할 수 있다.
저온에서 금속화가 가능한 금속 유기 전구체를 제공하고자 한다. 또한, 저온의 간단한 공정으로 순수 금속에 상응하는 높은 전도도를 가진 금속필름 또는 패턴을 형성할 수 있는 기술을 제공하고자 한다.
일 측면에 따르면, 중심금속 원소가 리간드에 의해 킬레이트를 형성하며, 음이온이 결합된 금속 킬레이트 착체이고, 상기 리간드는 160℃ 이하의 온도에서 환원성 화합물 및 휘발성 물질로 분해되며, 상기 음이온은 180℃ 이하의 온도에서 분해되어 환원성 화합물 및 휘발성 물질로 분해되는, 금속 유기 전구체를 제공한다.
이러한 금속 유기 전구체는 예를 들어, 하기 화학식 I로 표현될 수 있다.
상기 식에서, Me는 중심금속 원소이고, L1은 킬레이트를 형성하는 리간드이고, A는 음이온이고, n, m, p, q는 각각 독립적으로 1 이상의 정수로서, n은 Me의 전하량 또는 L1의 전하량과 Me의 전하량의 합이고, m은 A의 전하량이며, (n x p) = (m x q)를 만족한다.
상기 중심금속 원소(Me)는 Cu, Ag, Pt, Pd, Au, 및 Ni로 이루어진 군에서 선택될 수 있다.

이러한 금속 유기 전구체는 약 150℃ 이하, 약 140℃ 이하, 약 130℃ 이하, 약 120℃ 이하, 약 110℃ 이하의 금속화 온도를 가질 수 있다.
본 발명의 또 다른 측면은 상기 예시한 금속 유기 전구체를 제조하는 방법을 제공한다. 일 예에 따르면, 금속(Me)-음이온(A) 복합체를 용매에 용해시켜 제 1 용액을 제조하는 단계; 리간드(L1)인 킬레이트제를 용매에 용해시켜 제 2 용액을 제조하는 단계; 및 제 1 용액 및 제 2 용액을 혼합하는 단계;를 포함할 수 있다.

1. 금속 유기 전구체
본 발명의 일 예에 따르면, 전도성 막 또는 패턴의 형성을 위한 금속 유기 전구체로서 하기 화학식 I로 표현되는 금속 킬레이트 착체를 개시한다.
상기 식에서,
Me는 중심금속 원소이고, 예를 들어, Cu, Ag, Pt, Pd, Au, 및 Ni 로 이루어진 군에서 선택될 수 있으나, 이에 한정되지 않는다.

n, m, p, q는 각각 독립적으로 1 이상의 정수로서, n은 Me의 전하량 또는 L1의 전하량과 Me의 전하량의 합이고, m은 A의 전하량이며, (n x p) = (m x q)를 만족한다.
상기 예시한 금속 킬레이트 착체에서 리간드(L1) 및 음이온(A)은 전구체의 저온에서 열분해 또는 환원 동안, 금속막에 혼입될 수 있는 잔여물을 형성하지 않고 완전히 제거될 수 있다. 따라서, 금속으로의 환원을 위한 분해온도가 낮고 금속 수율을 높일 수 있다.
상기 리간드(L1)는 중심금속 원소(Me)와 배위결합을 통해 킬레이트를 형성한다. 용어 '킬레이트'는 분자 내 비공유 전자쌍을 갖는 원소를 2개 이상 포함하고 있고, 중심금속 원소(Me)와 결합하여 고리를 이루는 착이온 또는 착화합물을 의미한다.
리간드(L1)는 1 이상일 수 있으며, 중심금속 원소(Me)의 배위 결합수(n) 이하로 포함될 수 있다. 중심금속 원소(Me)에 따른 배위 결합수는 하기 표 1과 같다.

이와 같이 킬레이트를 형성하는 리간드(L1)를 포함하는 킬레이팅 착물의 경우 하나의 비공유 전자쌍을 포함하는 착물에 비해 우수한 안정성을 나타낸다. 또한, 상기 리간드(L1)는 분해되어 환원성 화합물을 발생시키며, 이러한 환원성 화합물은 예를 들어, 히드라진을 들 수 있다.
일 예에서, 상기 리간드(L1)는 N-N결합을 포함하는 히드라진 유도체이고, 환원성 화합물인 히드라진(NH2-NH2) 및 휘발성 물질인 알코올, 알켄, H2, H2O, 및 CO2 중에서 선택된 물질을 분해산물로서 발생시키는 화합물일 수 있다.

용어 '할로겐'은 불소, 염소, 브롬 또는 요오드를 포함한다.
이러한 히드라진 알킬 에스테르의 예로는, 히드라진 메틸 에스테르, 히드라진 에틸 에스테르, 히드라진 t-부틸 에스테르 등을 들 수 있으나, 이에 한정되지 않는다.
상기 리간드(L1)는 질소 및 산소에 있는 비공유 전자쌍을 통해 중심금속 원소(Me)에 배위결합하여 킬레이트를 형성한다. 또한, 하기 반응식 1에서 예시적으로 나타난 바와 같이, 약 160℃ 이하, 약 150℃ 이하, 약 130℃ 이하, 약 120℃ 이하, 또는 약 100℃ 이하의 온도에서 분해되어 환원성 물질인 히드라진, 및 휘발성 물질인 알코올, 이산화탄소 등을 발생시킨다. 이러한 휘발성 물질은 제거가 용이하므로 불순물을 발생시키지 않는다.

상기 분해산물인 포르메이트는 물에 대한 용해성이 우수하고, 비중 12.203(20℃), 비점 100.8℃, 융점 8.4℃, 증기압 33.1mmHg(20℃) 로서, 공기 또는 증기 분위기에서 160℃ 이상 가열하면 이산화탄소와 수소를 해리시킨다. 또한, 강한 환원력을 가지므로 중심금속 원소(Me)의 금속으로의 환원을 도울 수 있다. 즉, 산화되면서 카르복시산이 되는 바 환원제로서 작용할 수 있다. 또한, 환원에 의한 생성물인 이산화탄소 등은 제거가 쉬워 형성된 구리막에서의 잔류 불순물이 남지 않는다.
예를 들어, 구리 포르메이트는 환원되어 하기 반응식 iv 및 v에서와 같이 열에 의해 분해되면서 제거가 용이한 휘발성 물질인 CO2, CO, H2O를 분해산물로서 발생시키는 바, in-situ에서 형성된 구리를 산화로부터 보호하는 기체상의 부산물만을 형성한다.

상기 예시한 금속 유기 전구체들은 중성화 리간드(L2)를 더욱 포함할 수 있다. 중성화 리간드(L2)는 중심금속 원소(Me)에 결합된 배위자로서, (i) 알켄, (ii) 알킬, (iii) 실리콘 또는 (iv) 황, 산소, 및 질소 중에서 선택된 원소를 함유하는 유기리간드일 수 있다. 상기 유기리간드(iv)는 예를 들어, 아민 화합물, 알콜 화합물, 포스핀, 포스파이트, 포스핀 옥사이드 화합물, 아르신화합물, 티올화합물, 카르보닐화합물 등을 들 수 있으나 이에 한정되지 않는다. 상기 중성화 리간드(L2)의 구체적인 예는 물(H2O), 아세토니트릴, 이소프로필알콜 또는 프로필아민을 포함한다.

이상 상술한 바와 같이, 본 발명의 예시에 따른 금속 유기 전구체는 중심금속 원소(Me)와 결합되어 있는 리간드(L1) 및 음이온(A)이 모두 저온에서 열 분해되고, 분해산물이 융점이 낮거나 증기압이 높아 저온에서 기화되어 제거가 용이한 물질이다. 또한, 분해산물이 중심 금속 이온을 환원시키는 환원 특성을 갖는 물질을 발생시킨다. 따라서, 본 발명에 예시된 금속 유기 전구체를 이용하여 금속화 반응을 수행하는 경우 환원 분위기에서 수행할 필요가 없고 저온에서 반응이 일어날 수 있으며, 불순물이 잔류하지 않는다.
2. 금속 유기 전구체의 제조방법
본 발명의 또 다른 예에 따르면, 상기 항목 1에서 상술한 금속 유기 전구체의 제조방법을 제공한다. 이러한 제조방법은 예를 들어 하기 단계들을 포함한다.
(a) 금속(Me)-음이온(A) 복합체를 용매에 용해시켜 제 1 용액을 제조하는 단계;
(b) 리간드(L1)인 킬레이트제를 용매에 용해시켜 제 2 용액을 제조하는 단계;
(c) 제 1 용액 및 제 2 용액을 혼합하는 단계.
상기에서, 제 1 용액 또는 제 2 용액을 제조하기 위한 용매는 예를 들어, 물, 아세토니트릴, 소프로필알콜, 메탄올 등을 들 수 있으나 이에 한정되지 않는다.
또한, 상기 단계들(a, b, c)은 기화를 방지하기 위해 약 25℃ 이하의 저온에서 수행될 수 있다. 예를 들어, 얼음조(bath)에서 냉각 상태를 유지하면서 반응을 수행할 수 있다.
상기 금속(Me)은 Cu, Ag, Pt, Pd, Au, 및 Ni로 이루어진 군에서 선택될 수 있다.

본 발명의 또 다른 측면에 따르면 상술한 금속 유기 전구체를 포함하는 도전성 잉크 조성물 등의 조성물을 제공한다. 상기 금속 유기 전구체 조성물은 예를 들어, 소정의 용매에 용해하여 형성될 수 있다. 상기 용매는 하기 i) ~ xii) 중에서 선택된 용매 또는 이들의 혼합용매일 수 있으나, 이에 한정되지 않는다.

하나의 예에서, 상기 용매는 프로필아민, n-부틸아민, 헥실아민, 옥틸아민, 트리옥틸아민, 에틸렌 글리콜, 디에틸렌 글리콜, 트리에틸렌 글리콜, 프로필렌 글리콜, 디프로필렌 글리콜, 헥실렌 글리콜, N-메틸-2-피롤리돈, 트리(에틸렌 글리콜) 디메틸 에테르, 및 이들의 혼합용매 중에서 선택된 제 1 용매; 에탄올, 에톡시 에탄올, 메탄올, 이소프로필 알코올, 아세톤, 테트라하이드로푸란, 톨루엔, 자일렌, 에틸 락테이트, 2-부타논, 옥틸 에테르, 물(water) 및 이들의 혼합용매 중에서 선택된 제 2 용매; 또는 제 1 용매와 제 2 용매의 혼합용매일 수 있다.
제 1 용매는 금속 유기 전구체의 용해성을 향상시키고 증기압이 낮아 조성물의 작업 수명을 연장시킨다. 제 2 용매는 높은 증기압으로 인해 신속하게 제거될 수 있고 금속 유기 전구체의 융점을 감소시킨다. 따라서, 이러한 혼합 용매를 사용하면 전도성 막 또는 패턴 형성 과정이 신속하게 수행될 수 있다.
상기 용매에 대한 금속 유기 전구체의 첨가량은 특별히 제한되지 않으며, 금속 유기 전구체의 함량이 지나치게 높으면 합성할 때 크기 및 크기분포 조절이 어렵고, 조성물 제조시에는 현탁액의 점도가 상승하게 되어 처리가 용이하지 않다. 반대로, 함량이 지나치게 낮으면 건조 시간이 길어지게 되고, 소망하는 금속 함유율을 갖는 막의 형성을 위해 수회의 적층 공정을 수행해야 한다. 예를 들어, 용매에 대한 전구체의 용해도 한도까지 첨가될 수 있다. 상기 전구체는 에를 들어, 용매에 대해, 약 20 중량% 이하, 10 중량%, 또는 약 5 중량%의 용해도를 가질 수 있 다.
상기 조성물에는 필요에 따라 공지의 안정제, 분산제, 바인더(binder), 환원제, 계면활성제(surfactant), 습윤제(wetting agent), 칙소제(thixotropic agent) 또는 레벨링(levelling)제, 도전재 등의 첨가제가 더욱 포함될 수 있다.
상기 안정제는 예를 들어, 1차 아민, 2차 아민 또는 3차 아민과 같은 아민 화합물, 암모늄 카바메이트, 암모늄 카보네이트, 암모늄 바이카보네이트계 화합물, 포스핀(phosphine)이나 포스파이트(phosphite)와 같은 인 화합물, 티올(thiol)이나 설파이드(sulfide)와 같은 황 화합물, 또는 이들의 혼합물 등을 들 수 있으나 이에 한정되지 않는다.
상기 분산제의 예로는 에프카(EFKA)사의 4000시리즈, 비와이케이(BYK)사 Disperbyk® 시리즈, 아베시아사의 solsperse 시리즈, 데구사(Deguessa)의 TEGO® Dispers 시리즈, 엘레멘티스사의 Disperse-AYD® 시리즈, 존슨폴리머사의 JONCRYL® 시리즈 등을 들 수 있다.
상기 바인더로는 폴리아크릴산 또는 폴리아크릴산 에스테르와 같은 아크릴계 수지, 에틸 셀룰로스, 셀룰로스 에스테르, 셀룰로스 니트레이트와 같은 셀룰로스계 수지, 지방족 또는 공중합 폴리에스테르계 수지, 폴리비닐부티랄, 폴리비닐아세테이트, 폴리비닐피롤리돈과 같은 비닐계 수지, 폴리아미드 수지, 폴리우레탄 수지, 폴리에테르 및 우레아 수지, 알키드 수지, 실리콘 수지, 불소수지, 폴리에틸렌이나 폴리스티렌과 같은 올레핀계 수지, 석유 및 로진계 수지 등과 같은 열가소성 수지나 에폭시계 수지, 불포화 또는 비닐 폴리에스테르계 수지, 디알릴프탈레이트계 수 지, 페놀계 수지, 옥세탄(oxetane)계 수지, 옥사진(oxazine)계 수지, 비스말레이미드계 수지, 실리콘 에폭시나 실리콘 폴리에스테르 같은 변성 실리콘계 수지, 멜라민계 수지 등과 같은 열경화성 수지, 자외선 또는 전자선 경화형의 다양한 구조의 아크릴계 수지, 및 에틸렌-프로필렌 고무(EPR), 스티렌-부타디엔고무(SBR), 전분, 젤라틴과 같은 천연고분자 등을 한 종류 이상 선택하여 함께 사용 가능하다. 또한, 상기 유기계 수지 바인더 뿐 아니라 글라스 레진이나 글래스 프릿(glass frit)과 같은 무기 바인더나 트리메톡시 프로필 실란이나 비닐 트리에톡시 실란과 같은 실란 커플링제, 또는 티탄계, 지르코늄계 및 알루미늄계 커플링제도 사용할 수 있다.
상기 계면활성제로는 예를 들어, 소듐 라우릴 설페이트(sodium lauryl sulfate)와 같은 음이온 계면활성제, 노닐페녹시폴리에톡시에탄올 (nonyl phenoxy- polyethoxyethanol), 듀폰사(Dupont)제품의 에프에스엔(FSN)과 같은 비이온성 계면활성제, 그리고 라우릴벤질암모늄 클로라이드 등과 같은 양이온성 계면활성제나 라우릴 베타인(betaine), 코코 베타인과 같은 양쪽성 계면활성제 등이 포함된다.
상기 습윤제 또는 습윤 분산제로는 예를 들어, 폴리에틸렌글리콜, 에어 프로덕트사(Air Product) 제품의 Surfynol 시리즈, 데구사(Deguessa)의 TEGOㄾ wet 시리즈와 같은 화합물을 들 수 있다.
상기 칙소제 또는 레벨링제로는 비와이케이(BYK)사의 BYK 시리즈, 데구사(Degussa)의 글라이드 시리즈, 에프카(EFKA)사의 EFKA 3000 시리즈나 코그니스(Cognis)사의 DSX 시리즈 등을 사용할 수 있다.
상기 도전재는 예를 들어 Ag, Au, Cu, Ni, Co, Pd, Pt, Ti, V, Mn, Fe, Cr, Zr, Nb, Mo, W, Ru, Cd, Ta, Re, Os, Ir과 같은 전이금속 군에서 선택되거나 Al, Ga, Ge, In, Sn, Sb, Pb, Bi와 같은 금속군, 또는 Sm, Eu와 같은 란타나이드(lanthanides)나 Ac, Th와 같은 액티나이드(actinides)계 금속군에서 선택된 적어도 1종의 금속, 또는 이들의 합금 또는 합금 산화물을 나타낸다. 이 이외에도 도전성 카본블랙, 그라파이트, 탄소나노튜브, 폴리아세틸렌, 폴리피롤, 폴리아닐린, 폴리티오펜 및 그 유도체와 같은 도전성고분자 등이 포함된다.
상기 조성물의 점도는 특별히 제한되지 않으며 예를 들어 박막 제조 및 프린팅 방법에 적용에 적합한 정도로서 예를 들어, 1mpa.s ~ 1,000pa.s 범위 또는, 5mpa.s ~ 500pa.s 범위일 수 있다.
상기 조성물 중의 금속 유기 전구체의 크기나 첨가량은 조성물의 이용 분야에 따라 다를 수 있으며, 예를 들어 크기는 소성 후 도막의 두께를 고려할 때 50㎛ 이하, 또는 1 nm ~ 25㎛일 수 있다. 또한, 첨가량은 특별히 제한되지 않으며 소성온도가 너무 높아지거나 도포 또는 패턴 형성 공정에 문제가 발생하지 않는 정도로 포함될 수 있다. 통상 전체 조성물에 대하여 무게비로 1 ~ 90%, 또는 10 ~ 70% 범위일 수 있다.
4. 전도성 금속막 또는 패턴의 형성방법
(a) 상술한 금속 유기 전구체 또는 이를 포함하는 조성물을 제공하는 단계;
(b) 기판 상에 상술한 금속 유기 전구체 또는 이를 포함하는 조성물을 도포 하는 단계;
(c) 가열하는 단계.
상기 단계(a)에서 금속 유기 전구체는 환원특성이 우수하고, 비교적 낮은 온도에서 활성화될 수 있는 바, 예를 들어 열처리에 의해 활성화된 히드라진계 리간드 및 알데히드계 음이온이 중심금속을 환원시키는 동시에 금속 유기 전구체 전체의 분해를 촉진하여, 유기물 부분이 분해 제거된 순수 금속만을 수득할 수 있다.
상기 단계(b)에서 기판은 특별히 제한되지 않으며, 예를 들어, 금속, 실리콘 웨이퍼, 유리(glass), 수정, 사파이어, SiC, 세라믹 등의 무기물 기판, 폴리이미드(PI), 폴리에틸렌 나프탈레이트(PEN), 폴리에틸렌 테레프탈레이트(PET), 폴리에테르술폰(PES), 폴리프로필렌(PP), 오리엔티드 폴리프로필렌(oPP), 시클로올레핀계 폴리머, 폴리카보네이트(PC) 등의 고분자 기판, 고무 시트, 섬유, 목재, 종이 등과 같은 셀룰로오스계 물질 등을 들 수 있으나, 이에 한정되지 않는다.
이러한 기판은 별도의 처리를 수행할 필요가 없으며, 필요에 따라 수세 및 탈지후 사용하거나 전처리를 하여 사용할 수 있다. 전처리 방법으로는 예를 들어, 플라즈마, 이온빔, 코로나, 산화 또는 환원, 열, 에칭, 자외선(UV) 조사, 바인더나 첨가제를 사용한 프라이머(primer) 처리 등을 들 수 있다.
상기 단계(b)에서 상기 금속 유기 전구체 또는 조성물은 기판의 전면 또는 일부에 도포될 수 있고, 필요에 따라 패턴화될 수 있다. 또한, 기판의 한면 또는 양면 상에 도포될 수 있고, 상기 공정들을 반복하여 2 층 이상 적층시킬 수 있다.
기판에의 도포 방법은 특별히 제한되지 않으며, 예를 들어, 스핀 코팅(spin coating), 롤 코팅(roll coating), 딥 코팅(deep coating), 분무 코팅(spray coating), 딥 코팅(dip coating), 플로 코팅(flow coating), 닥터 블레이드(doctor blade), 디스펜싱(dispensing), 잉크젯 프린팅 (inkjet printing), 스크린 프린팅 (screen printing), 그라비어 프린팅, 옵셋 프린팅(offset printing), 패드 프린팅, 플렉소 프린팅(flexography printing), 스텐실 프린팅, 임프린팅(imprinting), 제로그라피(xerography), 리소그라피(lithography) 등의 방법으로 수행될 수 있다. 상기 도포는 잉크젯 디바이스, 실린지 디스펜스 디바이스, 에어로졸 젯, 음각 프린터, 롤 프린터, 스프레이 등의 장치를 이용하여 수행될 수 있다.
예를 들어, 리소그라피로 패턴을 형성하는 경우, 기판에 도포된 금속 유기 전구체 또는 조성물에 특정 부분만을 열처리하고, 이를 용매로 현상함에 의해 소망하는 패턴을 수득할 수 있다. 부분 열처리는 예를 들어, 포토마스크하에 UV로 열처리하거나, 직접 레이져나 전자빔(e-beam)을 주사함으로써 수행할 수 있다.
또한, 열을 이용한 모든 공지된 패턴형성방법에 적용될 수 있으며, 예를 들어, 소프트 리쏘그라피, 임프린팅(imprinting), 잉크젯 프린팅(ink-jet printing), 실크 스크린(silk-screen), 전자기파(레이져, 전자빔, UV 포함)를 이용한 직접 패턴 형성방법에 유용하게 적용 가능하다.
여기서, '소프트 리쏘그라피'라 함은 마이크로컨택 프린팅(microcontact printing), 마이크로트랜스퍼 프린팅(microtransfer printing), 마이크로몰딩 인 케필러리(micro molding in capillary, MIMIC), 및 용매-보조 마이크로몰딩(solvent-assistance micromolding)을 포함하는 개념으로, 미세패턴을 가진 엘라 스토머성(elastomeric) 스탬프 또는 몰드를 사용하여 기판상에 유기화합물 또는 유기재료의 패턴을 이전하는 것을 말한다. 소프트 리쏘그라피에서는 접촉 프린팅 등에 의해 기판 상에 소정의 화합물로 이루어진 자기-집합 단일층(self-assembled monolayer)을 형성하고, 또한 엠보싱(임프린팅: imprinting) 및 레플리카 몰딩에 의해 재료 안에 미세 구조를 형성한다.
소프트 리쏘그라피를 이용하여 패턴을 형성하는 경우 예를 들어, i) 미세패턴을 가진 몰드 또는 스탬프를 준비하는 단계; ii) 금속 유기 전구체 또는 조성물을 상기 몰드에 주입하거나 스탬프에 도포하는 단계; 및 iii) 이를 소정의 기판에 이전시키고 열처리하는 단계를 포함한다. 상기 몰드 또는 스탬프는 예를 들어 PDMS (폴리디메틸실란: polydimethylsilane)로 이루어질 수 있다.
상기 단계(c)에서 가열을 통해 금속으로의 환원 및 유기물 분해를 통해 고순도의 금속막을 형성할 수 있다. 가열 온도는 약 180℃ 이하, 약 160℃ 이하, 약 150℃ 이하, 약 130℃ 이하, 약 120℃ 이하, 또는 약 100℃ 이하일 수 있고, 불활성 분위기 또는 환원 분위기 뿐 아니라 산소 부분 압력을 갖는 분위기, 또는 공기 중에서 수행될 수 있다. 즉, 반응 분위기에 관계없이 높은 전도도를 가지는 고순도 금속을 수득할 수 있고, 수득된 금속의 모폴로지도 매우 우수하다.
본 발명에 예시된 방법에 의하면 별도의 환원처리 없이도 중심금속의 환원이 높은 효율로 진행될 뿐만 아니라, 열분해 온도가 현저히 낮아져 저온 열처리를 통해 전도성이 높은 고순도의 금속막 또는 패턴을 수득할 수 있다. 또한, 수득된 필름 또는 패턴의 전도특성 및 모폴로지가 우수하고 리간드가 중심금속을 킬레이트화 하고 있어서 안정성이 우수하다. 또한, 예시된 방법으로 형성된 전도성 금속막 또는 패턴은 순수한 벌크 금속의 저항율의 10 배 이하, 5배 이하, 3배 이하, 또는 2.5배 이하일 수 있다.
상기 전도성 금속막 또는 패턴은 다양한 금속 배선, 전극, 또는 회로로서 응용될 수 있다.
하나의 예에서, 반도체의 게이트 전극 또는 액정 표시장치의 게이트 전극 또는 소스/드레인 전극일 수 있다. 예를 들어, 기판; 상기 기판위에 형성된 게이트 전극; 상기 게이트 전극위에 형성된 반도체층; 상기 반도체층 위에 형성되며, 상호 이격된 소스 전극 및 드레인 전극; 및 상기 드레인 전극과 전기적으로 연결되는 화소전극 포함하는 액정 표시장치에서, 상기 게이트 전극, 소스 전극, 또는 드레인 전극 중 적어도 하나는 본 발명의 예시에 따른 전도성 금속막 또는 패턴으로 이루어질 수 있다.
또는, 전도성 금속막 또는 패턴은 예를 들어 플렉시블 디스플레이(flexible display)나 평판 디스플레이(flat panel display)의 스퍼터층을 대체하는 용도로 사용되거나, CMP-프리 물결무늬 프로세싱(CMP-free damascene processing) 및 PR-프리 ITO 층 형성에도 사용될 수 있다. 또는, 대화면 TFT-LCD 분야, 터치 스크린 패널(Touch screen panel), 프린트된 전기기기(Printed Electronics), 태양전지(Solar cell) 배선 등를 포함한 다양한 전자소자분야에 유용하게 사용될 수 있다.
이하 본 발명의 제조예, 실시예, 비교예 및 실험예 등을 참조하여 본 발명을 더욱 상술하지만 본 발명이 하기 예로 제한되는 것은 아니다.
[실시예 1]
Cu(OH)2에 포름산(formic acid)을 첨가하여 합성 건조시킨 구리 포르메이트(Cu(HCOO)2) 0.3 mole을 소량의 증류수에 녹여 제 1 용액을 제조한다.
리간드인 히드라진 메틸 에스테르(NH2NHCOOCH3)를 구리 대비 2당량 측량하여 증류수에 녹여 제 1 용액을 제조한다.
제 1 용액을 얼음 배스(bath) 속에 넣어 식힌 후 제 2 용액을 천천히 교반하며 첨가한다. 첨가한 용액을 얼음 배스 속에서 냉각을 유지시키며 3시간 경과 후 생성된 청색 결정을 분리하여 에탄올로 세척한 후 건조시킨다.
[실시예 2]
리간드로서 히드라진 t-부틸 에스테르(NH2NHCOO-tBu)를 사용하였다는 점을 제외하고는, 실시예 1과 동일하게 진행하여 합성한다. 진한 청색 결정이 생성된다.
[실험예 1]
실시예 1에서 수득한 전구체와 실시예 2에서 수득한 전구체의 TGA (thermogravimetric analysis)를 질소하에서 실행함으로써 분해되는 온도를 측정하 고 최종 잔유물의 질량 퍼센트를 이용하여 최종산물을 예측한다. 그 결과를 하기 도 1 및 2에 나타내었다.
도 1를 참조하면, 실시예 1의 전구체는 120℃ 미만에서 분해가 시작되어 150℃에서 1차 분해가 되며, 171℃까지 온도 상승 시 가장 큰 질량 변화가 일어난다. 질량변화가 가장 큰 시점에서 유기 리간드와 음이온의 완전한 제거가 일어난다. 최종 수득된 함량은 전구체 내 이론적인 구리 함량인 26.3%와 거의 일치한다.
또한, 도 2를 참조하면, 실시예 2의 전구체는 70℃ 미만에서 분해가 시작되고, 116℃에서 가장 큰 질량 변화가 관찰되었다. 최종 수득된 함량은 전구체 내 이론적 구리 함량인 15.6%와 거의 일치한다.
최종적으로 남은 화합물의 질량 퍼센트를 측정한 결과 실시예 1과 2는 각각 26.23%, 15.57%로 측정되었으며 이는 이론적 구리 질량 퍼센트와 거의 동일한 값을 갖는다. 이는 화합물의 열 분해 결과 순수 구리 만이 남고 산화물이 거의 생기지 않음을 의미한다.
[실시예 3]
준비한 유리판 위에 폴리이미드(PI) 필름을 밀착 부착시키고 이를 120도를 유지하고 있는 hot plate위에 놓아 미리 가열해 놓는다. 가열한 유리판은 N2 분위기를 유지하기 위하여 질소가 공급 장치가 연결되어 있는 bell jar를 사용하여 덮어놓는다. PI film 위에 화합물 2를 포화시켜놓은 수용액인 조성물을 long needle을 사용, 한 방울 떨어뜨린 후 반응이 완결되고 용매가 모두 증발할 때까지 기다린다. 조성물 방울을 4회 반복하여 적용, 냉각시킨다. PI 필름 위에 남아있는 잔유물 필름의 면저항 값을 측정하고 분말 XRD로 생성 물질을 분석하였고, 그 결과를 도 3에 나타내었다.
도 3을 참조하면, 분석 결과 최소 면저항은 204 μΩ/sq로 측정 되었으며 XRD결과 구리 산화물이 전혀 없는 순수 구리로 판명되었다.
[비교예 1]
제 1 용액의 제조시 구리 포르메이트가 아닌 구리 니트레이트, 구리 아세테이트, 구리 설페이트 등과 같은 다른 음이온을 사용하였다는 점을 제외하고는 실시예 1와 같은 방법으로 전구체를 합성한다.
합성된 전구체의 수용액을 실시예 3과 같은 방법으로 가열 실험한 결과 흑색 또는 청색의 막이 생성되며 면저항 역시 측정 불가능한 무도체막을 형성하였다.
본 발명이 속한 분야에서 통상의 지식을 가진 자라면 상기 내용을 바탕으로 본 발명의 범주 내에서 다양한 응용 및 변형을 행하는 것이 가능할 것이다.

- 하기 화학식 I로 표현되고 중심금속 원소가 리간드에 의해 킬레이트를 형성하며, 음이온이 결합된 금속 킬레이트 착체이고, 상기 리간드는 160℃ 이하의 온도에서 환원성 화합물 및 휘발성 물질로 분해되며, 상기 음이온은 180℃ 이하의 온도에서 분해되어 환원성 화합물 및 휘발성 물질로 분해되는, 금속 유기 전구체.상기 식에서,Me는 중심금속 원소이고,L1은 킬레이트를 형성하는 리간드이고,A는 음이온이고,n, m, p, q는 각각 독립적으로 1 이상의 정수로서, n은 Me의 전하량 또는 L1의 전하량과 Me의 전하량의 합이고, m은 A의 전하량이며, (n x p) = (m x q)를 만족한다.

- 제 9 항에 있어서,상기 중성화 리간드(L2)는 (i) 알켄, (ii) 알킬, (iii) 실리콘 및 (iv) 황(S), 산소(O), 인(P) 및 질소(N) 중에서 선택된 원소를 함유하는 유기리간드로 이루어진 군에서 선택되는, 금속 유기 전구체.
- 제 1 항에 있어서,물; 아민계 용매; 에스테르계 용매; 케톤계 용매; 지방족 또는 방향족 탄화수소계 용매; 에테르계 용매; 알코올계 용매; 폴리올 용매; 아미드 용매; 술폭사이드 용매; 아세테이트계 용매; 무기용매; 및 이들의 혼합물로 이루어진 군에서 선택된 용매 또는 비히클을 더욱 포함하는, 금속 유기 전구체.
- 제 1 항에 있어서,150℃ 이하의 금속화 온도를 가지는 금속 유기 전구체.
- 제 1 항 내지 제 12 항 중 어느 한 항에 따른 금속 유기 전구체 또는 이를 포함하는 조성물을 제공하는 단계;기판 상에 상기 금속 유기 전구체 또는 조성물을 도포하는 단계; 및가열하는 단계; 를 포함하는,전도성 금속막 또는 패턴의 형성방법.
- 제 13 항에 있어서,상기 기판은 반도체 기판, 금속, 실리콘 웨이퍼, 유리(glass), 세라믹, 무기 물 기판, 폴리이미드(PI), 폴리에틸렌 나프탈레이트(PEN), 폴리에틸렌 테레프탈레이트(PET), 폴리에테르술폰(PES), 폴리프로필렌(PP), 오리엔티드 폴리프로필렌(oPP), 시클로올레핀계 폴리머, 폴리카보네이트(PC), 고분자 기판, 고무 시트, 섬유, 목재, 종이, 셀룰로오스계 기판으로 이루어진 군에서 선택되는, 전도성 금속막 또는 패턴의 형성방법.
- 제 13 항에 있어서,상기 도포는 스핀 코팅(spin coating), 롤 코팅(roll coating), 딥 코팅(deep coating), 분무 코팅(spray coating), 딥 코팅(dip coating), 플로 코팅(flow coating), 닥터 블레이드(doctor blade), 디스펜싱(dispensing), 잉크젯 프린팅 (inkjet printing), 스크린 프린팅 (screen printing), 그라비어 프린팅, 옵셋 프린팅(offset printing), 패드 프린팅, 플렉소 프린팅(flexography printing), 스텐실 프린팅, 임프린팅(imprinting), 제로그라피(xerography), 및 리소그라피(lithography)로 이루어진 군에서 선택된 방법으로 수행되는, 전도성 금속막 또는 패턴의 형성방법.
- 제 13 항에 있어서,상기 가열은 180℃ 이하의 온도에서 수행되는, 전도성 금속막 또는 패턴의 형성방법.
