Abstract

Description
본 발명은 태양전지용 실리콘 재료의 도핑 방법, 대응하는 방법으로 도핑된 실리콘 재료, 및 상기 실리콘 재료로부터 제조된 태양전지에 관한 것이다.
"간접 반도체(indirect semiconductor)"로서의 실리콘의 특성 때문에, 실리콘은 분위기 온도에서 약한 발광 특성을 가질 뿐이다. 강렬한 전계발광은 단지 약 20K의 온도에서 검출될 수 있다. 따라서 400 내지 1200 nm의 파장 범위에서 실리콘의 우수한 흡수 특성은 실리콘이 특히 광전지 프로세스용 출발 재료로서 적합하게 만드는 근거이다.
붕소 및 인의 원소로 도핑된 실리콘은 특유한 광 흡수성을 가진다. 란탄족 원소의 특유한 특성은 외부 쉘 전자에 의한 주위 결정장(surrounding crystal field)으로부터 4f 오비탈의 홀전자(unpaired electrons)가 거의 완벽하게 차폐된 것이다. 따라서, 결정장과 독립적으로, 이러한 홀전자의 여기 상태의 에너지 준위는 대체로 일정하다. 결정장과의 제한된 상호작용에도 불구하고, 상기 에너지 준위의 점유(population)에 대한 가정적인 확률은 결정장에 의해 크게 영향을 받으며 결정 구조의 함수로서 발광 밴드(emission band)의 상이한 양자 효율에서 뚜렷하다. 완벽하게 상이한 기술 분야에서, 란탄족 원소는 천연 및 공업적인 형광체(phosphor)에서 발광 부활제(activator)로서 알려져 있다.
본 발명의 과제는 전술한 방법, 실리콘 재료 및 선행 기술의 문제를 제거할 수 있고 특히 완성된 태양전지의 에너지 효율을 개선할 수 있는 태양 전지를 제공하는 것이다.

유리하게는 란탄족 원소 또는 대응하는 도핑 재료는 실리콘 재료의 최상층 또는 표면에 적용된다. 이는 적용 프로세스가 단순하고 또한 실리콘 재료의 최상층에서 전술한 광자의 전환이 전기 에너지의 연속적인 발생을 위하여 특히 잘 이용될 수 있는 장점을 가진다. 이러한 정도까지 실리콘 재료 또는 태양전지의 최상층의 도핑은 특히 유리하다.

수 개의 란탄족 원소는 당해 재료을 위하여 사용될 수 있으나, 단일 란탄족 원소 재료을 사용하는 것도 가능하다. 또한 도핑을 위하여 다양한 란탄족 원소의 조합을 사용하는 것도 가능하고, 이는 이후 공동으로 존재한다. 적합한 란탄족 원소는 특히, 주요 방출선(emission line)이 광의 가시 영역, 즉 1.2 eV 보다 약간 낮게 있는 것이 있고 La, Ce, Pr, Nd, Pm, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb 및 Lu에 의해 구성되는 것 들이다. 그러나, 본 발명의 보호 범위 내에서 유리하게는, Er은 사용되는 란탄족 원소로부터 배제된다. 란탄족 원소를 이용한 도핑은 또한 다른 도핑 원소들, 예를 들면 Mn2+와 커플링되어 일어날 수 있다. 특히 주요 방출선이 광의 가시 영역에 있다는 사실 때문에, 자외선 및 근자외선 영역에서 실리콘 재료의 광흡수는 실리콘 재료 자체에서 뿐만 아니라, p 및 n-도핑된 실리콘, 실리콘-산소 클러스터, SiO(x) 및 Si3N4에서 개선될 수 있다. 실리콘 재료의 다양한 무기물 상에서 광흡수는 또한 개선될 수 있다.
본 발명의 또 다른 구현예에서, 란탄족 원소의 확산은 1㎛ 미만, 예를 들면 단지 500 내지 600 nm의 깊이에서 일어나서, 상기 확산 프로세스는 더 단순하게 될 수 있다. 게다가 덜 깊은 확산이 적절하다고 생각된다.
란탄족 원소를 이용한 도핑으로부터 얻어진 층은 실리콘 재료에서 일어날 수 있고, 또한 독립층을 형성할 수 있다. 전술한 바와 같이, 이러한 층은 유리하게는 실리콘 재료 또는 완성된 태양전지에서 상대적으로 높게 위치한다.
본 발명의 실리콘 재료는 전술한 가능성을 갖는 방법을 사용하여 창의적으로 제조된다. 본 발명의 태양전지는 이후 그러한 실리콘 재료로부터 제조될 수 있다.
이들 및 추가적인 특징은 청구범위 및 상세한 설명으로부터 알아 낼 수 있고, 단일하게 또는 부조합의 형태로서, 상기 각각의 특징들은 본 발명의 구현예에서 및 다른 분야에서 실시될 수 있고, 본원에서 청구된 보호 범위에 대한 유리하고 독립적으로 보호할 수 있는 구현예를 나타낸다. 각각의 섹션으로의 상기 적용의 세분 및 부제는 이하의 기재의 일반적인 유효성을 일체 제한하지 않는다.
Claims (27)
- 태양전지용 실리콘 재료의 도핑 방법으로서, 상기 실리콘 재료가 웨이퍼 등과 같은 평평한 형태로 존재하고, 란탄족 원소가 상기 실리콘 재료의 흡수 특성을 개질하기 위하여 1㎛ 미만의 최상층 또는 최상 영역으로 도핑되는 것을 특징으로 하는 태양전지용 실리콘 재료의 도핑 방법.
- 제1항에 있어서, 상기 란탄족 원소 또는 상기 도핑 재료가 상기 최상층 또는 상기 표면에 적용되는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘 상에 Si3N4를 주로 포함하는 층으로 도입되는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘 상의 TCO 층으로 도입되는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘 상의 투명 탄소 나노튜브 층으로 도입되는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 상기 란탄족 원소가 태양전지용 비정질 실리콘 상의 층으로 도입되고, 상기 층이 바람직하게는 Si3N4를 주로 포함하는 것을 특징으로 하는 방법.
- 제1항 내지 제6항 중 어느 한 항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘의 pn 접합의 영역으로 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제7항 중 어느 한 항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘의 후면 전계(back surface filed)의 영역으로 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제8항 중 어느 한 항에 있어서, 상기 란탄족 원소가 태양전지용 실리콘 상의 SiO2를 주로 포함하는 층으로 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제9항 중 어느 한 항에 있어서, 상기 란탄족 원소가 상기 실리콘 재료로 확산되는 것을 특징으로 하는 방법.
- 제1항 내지 제10항 중 어느 한 항에 있어서, 상기 란탄족 원소가 스퍼터링 프로세스에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방 법.
- 제1항 내지 제11항 중 어느 한 항에 있어서, 상기 란탄족 원소가 수성 용액 또는 겔로서 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제12항 중 어느 한 항에 있어서, 상기 란탄족 원소가 기체상 프로세스에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제13항 중 어느 한 항에 있어서, 상기 란탄족 원소가 플라즈마 프로세스에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제14항 중 어느 한 항에 있어서, 상기 란탄족 원소가 응축(condensation)에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제15항 중 어느 한 항에 있어서, 상기 란탄족 원소가 고상 접촉에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제16항 중 어느 한 항에 있어서, 상기 란탄족 원소가 이온 주입 에 의해 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제17항 중 어느 한 항에 있어서, 상기 란탄족 원소가 란탄족 원소-도핑층 및 이후 상기 실리콘 재료로의 상기 란탄족 원소의 확산을 통해서 상기 실리콘 재료로 적용되거나 도입되는 것을 특징으로 하는 방법.
- 제1항 내지 제18항 중 어느 한 항에 있어서, 상기 실리콘 재료에 또는 상기 실리콘 재료 안으로 상기 란탄족 원소의 적용 이후에 자동 온도 조절(thermostatting)이 실행되는 것을 특징으로 하는 방법.
- 제1항 내지 제19항 중 어느 한 항에 있어서, 에르븀이 상기 사용된 란탄족 원소로부터 배제되는 것을 특징으로 하는 방법.
- 제1항 내지 제20항 중 어느 한 항에 있어서, 상기 란탄족 원소가 상기 실리콘 재료 안으로 1000 nm 미만, 및 바람직하게는 500 내지 600 nm의 깊이로 확산되는 것을 특징으로 하는 방법.
- 제1항 내지 제21항 중 어느 한 항에 있어서, 상기 란탄족 원소-도핑된 층이 바람직하게는 실리콘 재료층 내에 독립적인 층을 형성하는 것을 특징으로 하는 방법.
- 태양전지의 제조를 위한 웨이퍼 등의 형태의 실리콘 재료로서, 상기 실리콘 재료가 제1항 내지 제22항 중 어느 한 항에 따른 방법을 사용하여 란탄족 원소로 도핑되는 것을 특징으로 하는 실리콘 재료.
- 제23항에 있어서, 에르븀이 상기 사용된 란탄족 원소로부터 배제되는 것을 특징으로 하는 실리콘 재료.
- 제23항 또는 제24항에 있어서, 상기 란탄족 원소가 상기 실리콘 재료 안으로 1000 nm 미만, 및 바람직하게는 500 내지 600 nm의 깊이로 확산되는 것을 특징으로 하는 실리콘 재료.
- 제23항 내지 제25항 중 어느 한 항에 있어서, 상기 란탄족 원소-도핑된 층이 바람직하게는 실리콘 재료층 내에 독립적인 층을 형성하는 것을 특징으로 하는 실리콘 재료.
- 제23항 내지 제26항 중 어느 한 항에 따른 실리콘 재료를 가지거나 또는 제23항 내지 제26항 중 어느 한 항에 따른 실리콘 재료로부터 제조된 태양전지.
