Abstract

Description
본 발명은, 무기 필름의 제조에 관한 것이고, 특히 규소 질소 필름의 제조에 적용된다. 또한, 본 발명은 상기 규소 질소 필름을 포함하는 반도체 디바이스 등의 제조방법에 관한 것이다.
전자 디바이스, 특히 반도체 디바이스의 제조에서, 화학적으로 불활성인 유전 재료, 예를 들면, 질화규소가 필수적이다. 질화규소 박막은 확산 마스크, 에칭 공정용 하드 마스크, 산화 장벽, 트렌치 격리, 유전 파괴 전압이 높은 층간 절연 재료로서 기능한다. 층간 절연 필름은 트랜지스터 소자와 비트 라인 사이, 비트 라인과 커패시터 사이, 커패시터와 금속 배선 사이, 복수의 금속 배선들 사이 등에 형성될 수 있다. 또한, 배선들의 마이그레이션의 억제, 규소 웨이퍼의 손상 억제, 첨단 디바이스에 사용되는 재료의 열 저항률 등의 요구에 따라 필름 형성 공정의 온도를 낮출 필요가 있다.
화학 기상 증착법(CVD법), 졸-겔 법, 규소-함유 중합체를 포함하는 조성물을 도포하여 베이킹하는 방법 등이 질화규소 필름의 형성 방법으로서 사용된다. 이들 중, 조성물을 사용하는 질화규소 필름의 형성 방법이 비교적 간단하다.
반도체 디바이스의 좁고 종횡비가 높은 트렌치를 충전할 수 있고, 낮은 공정 온도에서 경화되어 질화규소 필름으로 전환될 수 있고, 산 에칭에 견딜 수 있고, 굴절률이 높은 재료에 대한 요구가 있어 왔다.
US 2009/289284 A1은 질화규소 필름의 제조방법으로서, 퍼하이드로-폴리실라잔을 기재 상에 스핀-온하는 단계, 퍼하이드로-폴리실라잔 필름을 100 내지 200℃의 온도에서 베이킹하는 단계, 베이킹된 퍼하이드로-폴리실라잔 필름을 질소 가스 분위기에서 200 내지 500℃의 온도에서 경화시키는 단계를 포함하는 질화규소 필름의 제조방법을 개시한다.
JP 1995206410 A는 질화규소 필름의 형성 방법으로서, 퍼하이드로폴리실라잔 용액이 기재 상에 도포되고, 퍼하이드로폴리실라잔 필름이 UV 광으로 조사되는 동안 500℃ 미만의 온도에서 베이킹됨을 특징으로 하는 질화규소 필름의 형성 방법을 개시한다.
JP 4049841 B는 질화규소 필름의 형성 방법으로서, 퍼하이드로폴리실라잔을 유기 용매에 용해시켜 제조된 퍼하이드로폴리실라잔 용액을 기재 상에 도포하여 코팅 필름을 형성하는 단계, 코팅 필름을 건조시키는 단계 및 건조된 코팅 필름을 진공에서 600℃ 초과의 온도에서 베이킹하는 단계를 포함하는 질화규소 필름의 형성 방법을 개시한다.
US 5,093,096은 질화규소 섬유의 제조방법으로서, 폴리실라잔의 스피닝 용액을 스피닝하는 단계, 진공 또는 비산화 분위기에서 5X107 내지 9X109rad의 선량의 이온화 방사 빔으로 섬유를 조사하는 단계 및 조사된 섬유를 600 내지 1,700℃의 온도에서 암모니아 가스 스트림에서 하소(firing)하는 단계를 포함하는 질화규소 섬유의 제조방법을 개시한다.
US 6,426,127 B1은 기재 상의 유전체 코팅의 형성 방법으로서, 실라잔 중합체 함유 조성물을 기재 상에 도포하는 단계, 임의로, 상기 조성물을 가열하여 이로부터 모든 용매를 증발시키는 단계, 및 실라잔 중합체 함유 조성물을 경화시키기에 충분한 조건 하에 상기 조성물을 전자 빔 방사선으로 전반적으로 조사하는 단계를 포함하는 유전체 코팅의 형성 방법을 개시한다. 전자 빔 선량은 약 1 내지 약 500,000μC/㎠의 범위에 속한다.

규소 질소 필름 형성 조성물을 도포한 후, 코팅 필름을 건조시키기 위해 프리베이킹 단계를 수행하는 것이 바람직하다. 프리베이킹 단계는 공기 중에서 또는 바람직하게는 비산화 분위기에서 수행된다. 공정 조건은, 예를 들면, 핫플레이트 상에서 50 내지 200℃에서 10초 내지 30분간이다.
전자 빔의 조사
규소 질소 필름 형성 조성물로 형성된 코팅 필름이 전자 빔에 노출된다. 전자 빔은 0.1 내지 10mA, 바람직하게는 0.1 내지 8mA의 관전류로부터 발생된다. 가속 전압은 50 내지 100kV, 바람직하게는 50 내지 80kV이다. 가속 전압이 50kV 미만인 경우, 필름 두께에 따라서는 코팅 필름 하부 주변의 규소 질소 필름으로의 전환이 불충분하다. 가속 전압이 100kV 초과인 경우, 반도체 소자에 영향을 미칠 수 있다.
전자 빔의 조사 선량은 10 내지 100MGy, 바람직하게는 10 내지 80MGy이다.
전자 빔 조사는 비산화 분위기 하에 20 내지 100℃에서 수행된다. 비산화 분위기는 산소 농도가 1ppm 이하이고, 이슬점이 -76℃ 이하인 분위기를 의미한다. 바람직하게는, N2, Ar, He, Ne, H2 또는 이들 중 2종 이상의 혼합물의 가스 분위기가 사용된다.
전자 빔이 조사된 필름의 후처리
(a) 전자 빔이 조사된 필름을 진공 자외광에 노출시킨다. 파장이 100 내지 200nm인 진공 자외광을 본 발명의 진공 자외광 방사선으로서 사용하는 것이 바람직하다. 진공 자외광을 발생시키는 장치의 예는 저압 수은 램프, 엑시머 램프(126nm(Ar), 146nm(Kr), 165nm(ArBr), 172nm(Xe) 및 193nm(ArF)의 단파장)를 포함한다. 그 중에서도 본 발명에서는 172nm의 파장을 내는 Xe 엑시머 램프를 사용하는 것이 바람직하다.
진공 자외광의 조도는 1 내지 200mW/㎠, 바람직하게는 10 내지 100mW/㎠의 범위이다. 진공 자외광의 선량은 3 내지 15J/㎠, 바람직하게는 5 내지 12J/㎠의 범위이다.
진공 자외광 조사는 비산화 분위기 하에 10 내지 100℃에서 수행된다. 바람직하게는, N2, Ar, He, Ne, H2 또는 이들 중 2종 이상의 혼합물의 가스 분위기가 사용된다.
전자 빔 조사 및 진공 자외광 조사는 진공 자외광(172nm) 조사 장비(엠.디.컴 인코포레이티드(M.D.COM Inc.))가 장착된 EB-ENGIN L12978(하마마쓰 포토닉스 케이.케이.(하마마쓰 포토닉스 케이.케이.(Hamamatsu Photonics K.K.))을 사용하여 수행된다.

목표 온도까지의 가열 속도 및 가열 동안의 냉각 속도는 특별히 제한되지 않으며, 일반적으로는 1 내지 100℃/분의 범위 내일 수 있다. 또한, 목표 온도에 도달한 후의 유지 시간도 특별히 제한되지 않으며, 일반적으로는 1분 내지 10시간의 범위 내일 수 있다.
본 발명의 규소 질소 필름의 필름 두께는 특별히 제한되지 않지만, 바람직하게는 0.1 내지 1.2㎛, 보다 바람직하게는 0.1 내지 1.0㎛이다.
본 발명의 규소 질소 필름의 굴절률은, 분광 엘립소미터(M-2000V 제이에이 울람 컴퍼니 인코포레이티드(JA Woollam Co., Inc.))로 측정시, 1.75 내지 2.00, 바람직하게는 1.80 내지 2.00이다. 규소, 질소 및 산소의 함량은 X-선 광전자 분광계(PHI QuanteraII 유엘브이에이씨 피에이치아이 인코포레이티드(ULVAC PHI, Inc.))로 측정된다. 본 발명의 규소 질소 필름의 산소 함량은, 규소, 질소 및 산소의 총 질량을 기준으로 하여, 0.5 내지 7질량%, 바람직하게는 0.5 내지 6질량%이다.

실시예
이하, 실시예를 들어 본 발명을 설명한다. 이들 실시예들은 예시 목적으로만 제공되며, 본 발명의 범위를 제한하고자 하는 것이 아니다.
합성 실시예 1

냉각 응축기, 기계식 교반기 및 온도 제어기가 장착된 10L 반응 용기의 내부를 건조 질소로 대체한 후, 4,680g의 건조 피리딘, 151g의 건조 자일롤 및 1,673g의 38.9% 반응 생성물을 도입한다. 이를 질소 가스를 0.5NL/min으로 버블링하면서 균일하게 되도록 교반한다. 이어서, 100℃에서 13시간 동안 개질 반응을 수행하여 중량 평균 분자량이 4,266인 퍼하이드로폴리실라잔을 얻는다.
합성 실시예 2

실시예 1
합성 실시예 1의 퍼하이드로폴리실라잔 용액을 자일렌으로 7.5질량% 용액으로 희석하고, 1HDX2(미카사 컴퍼니 리미티드(Mikasa Co. Ltd.))를 사용하여 규소 웨이퍼 상에 스핀 코팅하였다. 코팅 필름을 질소 분위기 하에 핫플레이트에서 80℃에서 3분 동안 프리베이킹하였다. 프리베이킹된 필름을, 진공 자외광(172nm) 조사 장비(엠.디.컴 인코포레이티드)가 장착된 EB-ENGIN L12978(하마마쓰 포토닉스 케이.케이.)을 사용하여 전자 빔에 노출시킨다. 전자 빔 조사를 N2 분위기 하에 25℃에서 수행한다. 전자 빔은 7.5mA의 관전류에서 발생된다. 가속 전압은 70kV이고, 전자 빔의 조사 선량은 60MGy이다.
전자 빔이 조사된 필름을, 진공 자외광(172nm) 조사 장비(엠.디.컴 인코포레이티드)가 장착된 EB-ENGIN L12978(하마마쓰 포토닉스 케이.케이.)을 사용하여 파장이 172nm인 진공 자외광에 노출시킨다. 진공 자외광의 조도는 25mW/㎠이고, 진공 자외광의 조사 선량은 9J/㎠이다. 진공 자외광 조사는 N2 분위기 하에 25℃에서 수행된다.
진공 자외광이 조사된 필름을 비산화 분위기 하에 450℃에서 90분 동안 가열한다. 규소 질소 필름은 굴절률이 1.82이고, 필름 두께가 0.28㎛이다. 규소 질소 필름의 산소 함량은 4.6질량%이다.
표면에 폭 20nm, 깊이 500nm의 트렌치 구조를 가지는 규소 기재를 준비한다. 상기 방법에 의해 규소 질소 필름을 제조한다. 규소 질소 필름이 있는 규소 기재를 트렌치 방향에 대해 수직으로 절단한다. 규소 기재 스트립을 0.5% 불화수소산 수용액에 30초 동안 침지한다. 단면을 주사 전자 현미경으로 관찰한다. 트렌치의 저부는 0.5% 불화수소산 수용액에 견딜 수 있다.
실시예 2

실시예 3
합성 실시예 1의 퍼하이드로폴리실라잔 용액을 자일렌으로 10.0질량% 용액으로 희석하고, 1HDX2(미카사 컴퍼니 리미티드)를 사용하여 규소 웨이퍼 상에 스핀 코팅하였다. 코팅 필름을 질소 분위기 하에 핫플레이트에서 80℃에서 3분 동안 프리베이킹하였다. 프리베이킹된 필름을, 진공 자외광(172nm) 조사 장비(엠.디.컴 인코포레이티드)가 장착된 EB-ENGIN L12978(하마마쓰 포토닉스 케이.케이.)을 사용하여 전자 빔에 노출시킨다. 전자 빔 조사를 N2 분위기 하에 25℃에서 수행한다. 전자 빔은 7.5mA의 관전류에서 발생된다. 가속 전압은 70kV이고, 전자 빔의 조사 선량은 96MGy이다.

진공 자외광이 조사된 필름을 비산화 분위기 하에 800℃에서 90분 동안 가열한다. 규소 질소 필름은 굴절률이 1.95이고, 필름 두께가 0.25㎛이다. 규소 질소 필름의 산소 함량은 0.8질량%이다.
실시예 4
실시예 1의 전자 빔 조사된 필름에 플라즈마 처리를 수행한다. 전자 빔 조사된 필름을 대기압 플라즈마 표면 처리 장치 AP-TO2(세키스이 케이컬 컴퍼니 리미티드(Sekisui Chemical Co., Ltd.))에 배치한다. 직접 플라즈마 처리를 200℃에서 30분 동안 수행한다. 챔버의 압력은 0.1MPa이고, 전극들 사이의 전압은 15kV이다. 가스 공급 유속은 20,000sccm의 96vol% N2 및 4vol% H2이다.
플라즈마 처리된 필름을 비산화 분위기 하에 450℃에서 90분 동안 가열한다. 규소 질소 필름은 굴절률이 1.79이고, 필름 두께가 0.25㎛이다. 규소 질소 필름의 산소 함량은 4.9질량%이다.
비교 실시예 1

질량 평균 분자량
겔 투과 크로마토그래피(GPC)는 Alliance e2695 고성능 GPC 시스템(니혼 워터스 케이.케이.(Nihon Waters K.K.)) 및 Super Multipore HZ-N GPC 컬럼(토소 코포레이션(Tosoh Corporation))을 사용하여 측정된다. 측정은 단분산 폴리스티렌을 표준 샘플로서 사용하고 클로로포름을 용리액으로서 사용하여, 유속 0.6mL/min, 컬럼 온도 40℃의 조건 하에 측정한 후, 질량 평균 분자량을 표준 샘플에 대한 상대 분자량으로 계산한다.
규소, 질소 및 산소의 함량
규소 질소 필름의 규소, 질소 및 산소의 함량은 X-선 광전자 분광계(PHI QuanteraII 유엘브이에이씨 피에이치아이 인코포레이티드)를 사용하여 측정한다. 각각의 원소 함량(질량%)은 규소, 질소 및 산소의 합계 질량을 기준으로 하여 계산한다.
필름 두께 및 굴절률
규소 질소 필름의 필름 두께 및 굴절률은 분광 엘립소미터(M-2000V 제이에이 울람 컴퍼니 인코포레이티드)로 측정한다.

SSM495 272A-M100(재팬 에스에스엠 케이.케이.(Japan SSM K.K.))을 사용하여 필름 두께가 200nm인 규소 함유 필름의 파괴 전계를 측정한다. 전류 밀도가 1E-6(A/㎠)을 초과할 때의 전계를 Fbd(MV/cm)로 한다.
Claims (11)
- 규소 질소 필름의 제조방법으로서,
(i) 폴리실라잔 및 용매를 포함하는 규소 질소 필름 형성 조성물을 기재 상에 도포하여 코팅 필름을 형성하는 단계,
(ii) 비산화 분위기 하에 상기 코팅 필름 상에 전자 빔을 조사하는 단계,
(iii) 처리 단계로서,
(a) 비산화 분위기 하에, 상기 전자 빔이 조사된 코팅 필름 상에 진공 자외광을 조사함 및
(b) 상기 전자 빔이 조사된 코팅 필름 상에 플라즈마 처리함
으로 이루어지는 그룹으로부터 선택되는 적어도 하나의 상기 처리 단계 및
(iv) 비산화 분위기 하에, 단계 (iii)의 처리된 코팅 필름을 가열하는 단계를 포함하는, 규소 질소 필름의 제조방법. - 제1항에 있어서, 상기 전자 빔의 조사 선량이 10 내지 100MGy인, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 있어서, 상기 진공 자외광의 파장이 100 내지 200nm인, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 있어서, 상기 폴리실라잔이 화학식 1로 나타내어지는 반복 단위를 포함하는, 규소 질소 필름의 제조방법.

상기 화학식 1에서,
R1 내지 R3은 각각 독립적으로, 단일 결합, 수소 또는 C1-4 알킬이다. - 제1항 또는 제2항에 있어서, 상기 폴리실라잔의, 겔 투과 크로마토그래피에 의한 폴리스티렌 환산 질량 평균 분자량이 900 내지 15,000인, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 있어서, 상기 폴리실라잔이 퍼하이드로폴리실라잔인, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 있어서, 단계 (ⅳ)에서의 가열이 300 내지 800℃에서 수행되는, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 있어서, 상기 진공 자외광의 조사 에너지가 3 내지 15J/㎠인, 규소 질소 필름의 제조방법.
- 제1항 또는 제2항에 기재된 방법에 의해 얻을 수 있는 규소 질소 필름.
- 제9항에 있어서, 상기 규소 질소 필름의 굴절률이 1.75 내지 2.00인, 규소 질소 필름.
- 전자 디바이스의 제조방법으로서, 상기 디바이스가 제9항에 기재된 규소 질소 필름을 포함하는, 전자 디바이스의 제조방법.
