Abstract

SWIR 범위의 공지된 FPA는 일반적으로 InGaAs 재료 시스템을 사용하여 제조된다. InGaAs 기반 FPA 의 성능 지표(envelope)는 매력적이긴 하지만, 이러한 FPA는 비용이 높아서, 많은 소비자 시장 애플리케이션에서 사용되는 것을 방해한다.
낮은 비용으로 높은 성능을 제공하는, 실리콘 및 다른 그룹의 IV 재료 기반 FPA 및 SWIR 광 검출기, 그리고, 이러한 SWIR 광 검출기 및 FPA를 제조하는 방법이 필요하며, 이를 갖는 것이 바람직할 것이다.

b) 실리콘 피라미드 상단 상에 도핑된 실리콘 웨이퍼상에 성장한 게르마늄(Ge) 광다이오드를 포함하고,
실리콘(Si) 베이스는 도핑된 실리콘 웨이퍼로부터 넓은 입사광을 마주보는(incoming light-facing) 피라미드 하단 및 더 좁은 피라미드 상단을 구비한 피라미드 형상 안에 에칭되고, 더 좁은 피라미드 상단은 광을 마주보는 피라미드 하단에 걸쳐 두 개의 수직 방향으로 광을 마주보는 피라미드 하단보다 좁고,
