Description
The present invention relates to a rotational orbital type vertical plating apparatus, and in particular, to a rotational orbital type vertical plating apparatus capable of stably and smoothly moving a substrate and plating well on a substrate.
In order to pattern a metal film on a substrate, an electroplating method having excellent resistance to electric mobility and lower manufacturing cost than the deposition method is preferred.
Conventionally, the principle of electroplating is that copper ions (Cu2+) separated from the copper plate move to the substrate by immersing a copper plate forming an anode and a substrate forming a cathode in a plating bath containing an electrolyte. Is formed.
As a general example of such an electroplating method, in the electroplating method using a work hanger, the object to be plated is mounted on a work hanger, mounted on a vertical or horizontal rail, and activated while depositing in the plating solution contained in the plating tank, As the cathode, the metal to be plated or the insoluble metal is used as the anode.
Thereafter, when a current is applied to the electrode through a rectifier, the plating solution is electrolyzed and the metal ions contained in the plating solution are separated and adhered to the surface of the target to be plated, which is the cathode. I adopted it.
This electroplating method is required to control the current density and distribution of the plating thickness for uniformly forming the thickness of the metal film according to the trend of thinning of the printed circuit board in the future.
The hangers that hold the substrate move along the rail, but conventionally, the hanger is moved using a chain or the like.
However, in a structure in which the hanger is moved using a chain, there is a problem in that the length of the chain is changed when used for a long time and the distance between the hangers is changed.
In addition, in the structure in which the hanger moves along the rotational section of the rail, there is a problem that the hanger does not move smoothly.
In addition, when plating is performed for a long time, it is inconvenient that plating is unnecessarily formed on the clamps disposed inside the plating bath, and the work of removing them is required.
In addition, as the substrate becomes thinner in recent years, the substrate must be stretched to increase the plating efficiency of the substrate.
The present invention is to solve the above-described problem, the hanger can move smoothly and stably not only in a straight section but also in a rotating section without using a chain, and it is possible to minimize unnecessary plating on clamps other than the substrate. It is an object of the present invention to provide a rotating orbital type vertical plating apparatus capable of increasing plating efficiency by developing a taut.
