Abstract
본 발명은 투명한 후면전극을 구비한 CIGS계 태양전지 셀의 제조방법에 관한 것으로, 투명한 산화물 재질의 후면전극층을 형성하는 단계; 상기 후면전극층 위에 금속재질의 후면전극패턴을 형성하는 단계; 상기 후면전극패턴이 형성된 후면전극층 위에 CIGS계 광흡수층을 형성하는 단계; 상기 광흡수층 위에 버퍼층을 형성하는 단계; 및 상기 버퍼층 위에 투명 재질의 전면전극을 형성하는 단계를 포함하여 구성되며, 상기 후면전극패턴은 금속재질의 패턴 사이에 빛이 투과하는 투과부가 형성되는 것을 특징으로 한다.
본 발명은, TCO 재질의 후면전극층 표면에 광투과부가 형성된 금속재질의 후면전극패턴을 형성함으로써, 후면전극층과 광흡수층 사이에 Ga2O3가 형성되는 양을 줄일 수 있고, Ga2O3가 형성되는 경우에도 후면전극패턴을 통해 전류가 흐르기 때문에 후면전극층과 광흡수층 사이의 계면 저항이 증가하는 것을 방지하여 TCO 재질의 후면전극을 사용하고도 태양전지 셀의 광전변환 효율이 뛰어난 효과를 얻을 수 있다.
본 발명은, TCO 재질의 후면전극층 표면에 광투과부가 형성된 금속재질의 후면전극패턴을 형성함으로써, 후면전극층과 광흡수층 사이에 Ga2O3가 형성되는 양을 줄일 수 있고, Ga2O3가 형성되는 경우에도 후면전극패턴을 통해 전류가 흐르기 때문에 후면전극층과 광흡수층 사이의 계면 저항이 증가하는 것을 방지하여 TCO 재질의 후면전극을 사용하고도 태양전지 셀의 광전변환 효율이 뛰어난 효과를 얻을 수 있다.
Description
본 발명은 CGIS계 태양전지 셀의 제조방법 및 CIGS계 태양전지 셀에 관한 것으로, 더욱 자세하게는 아래쪽으로 입사된 빛을 이용할 수 있어 양면형 태양전지 또는 탠덤태양전지에 적용될 수 있는 CGIS계 태양전지 셀 및 그 제조방법에 관한 것이다.
최근 심각한 환경오염 문제와 화석 에너지 고갈로 차세대 청정에너지 개발에 대한 중요성이 증대되고 있다. 그 중에서도 태양전지는 태양 에너지를 직접 전기 에너지로 전환하는 장치로서, 공해가 적고, 자원이 무한적이며 반영구적인 수명이 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 기대되고 있다.
태양전지는 광흡수층으로 사용되는 물질에 따라서 다양한 종류로 구분되며, 현재 가장 많이 사용되는 것은 실리콘을 이용한 실리콘 태양전지이다. 그러나 최근 실리콘의 공급부족으로 가격이 급등하면서 박막형 태양전지에 대한 관심이 증가하고 있다. 박막형 태양전지는 얇은 두께로 제작되므로 재료의 소모량이 적고, 무게가 가볍기 때문에 활용범위가 넓다. 이러한 박막형 태양전지의 재료로서 실용화가 진행된 물질로는 CdTe가 있으며, 최근에는 높은 광흡수 계수를 가지는 CIGS(Copper Indium Gallium Selenide)가 각광받고 있다.
한편, 태양전지를 구성하는 기본 단위인 태양전지 셀은 빛이 투과되는 전면전극 방향에서 입사되는 빛을 이용하여 발전을 수행하고, 후면전극은 빛이 투과되지 않는 금속재질로 구성함이 일반적이었다. 하지만, 최근에는 박막형 태양전지를 유리창 등에 부착하여 사용하기 위한 목적 또는 태양전지의 후면으로 입사된 빛을 이용하기 위하여 전후 양면으로 빛이 투과되는 태양전지를 구성하거나, 다양한 파장의 빛을 효율적으로 사용하기 위하여 태양전지 셀을 다층으로 구성한 탠덤태양전지의 상부셀에 적용하기 위하여 후면전극으로도 빛이 투과하는 전극을 적용한 태양전지에 대한 기술이 개발되고 있다.
다만, 현재 투명전극으로 가장 많이 사용되는 TCO 재질의 경우에 CIGS에 포함된 Ga과 반응하여 Ga2O3를 형성하기 때문에, CIGS계 태양전지에 대해서는 투명한 후면전극을 적용하는 경우에 비저항이 증가하여 태양전지의 효율이 크게 감소하는 단점이 있었다. 나아가 문제가 되는 Ga2O3의 형성을 방지하기 위해서는 CIGS층의 형성 방법의 제한되어 태양전지의 효율이 나빠지는 문제가 있다.
따라서, 저렴한 TCO 재질을 투명한 후면전극으로 사용하면서 Ga2O3 형성에 의한 효율 저하를 방지할 수 있는 CIGS계 태양전지 셀 및 그 제조방법에 대한 요구가 계속되고 있는 실정이다.
본 발명은 전술한 종래 기술의 문제점을 해결하기 위한 것으로서 TCO 재질의 투명한 후면전극을 구비하면서도 Ga2O3 형성에 따른 효율 저하가 생기지 않는 CIGS계 태양전지 셀 및 그 제조방법을 제공하는데 그 목적이 있다.
상기 목적을 달성하기 위한 본 발명에 의한 CIGS계 태양전지 셀의 제조방법은, 투명한 산화물 재질의 후면전극층을 형성하는 단계; 상기 후면전극층 위에 금속재질의 후면전극패턴을 형성하는 단계; 상기 후면전극패턴이 형성된 후면전극층 위에 CIGS계 광흡수층을 형성하는 단계; 상기 광흡수층 위에 버퍼층을 형성하는 단계; 및 상기 버퍼층 위에 투명 재질의 전면전극을 형성하는 단계를 포함하여 구성되며, 상기 후면전극패턴은 금속재질의 패턴 사이에 빛이 투과하는 투과부가 형성되는 것을 특징으로 한다.
본 발명의 CIGS계 태양전지 셀의 제조방법은 TCO 재질의 후면전극층 표면에 광투과부가 형성된 금속재질의 후면전극패턴을 형성함으로써, 후면전극층과 광흡수층 사이에 Ga2O3가 형성되는 양을 줄일 수 있고, Ga2O3가 형성되는 경우에도 후면전극패턴을 통해 전류가 흐르기 때문에 후면전극층과 광흡수층 사이의 계면 저항이 증가하는 것을 방지하여 TCO 재질의 후면전극을 사용하고도 태양전지 셀의 광전변환 효율이 뛰어난 효과를 얻을 수 있다.
이때, 후면전극패턴을 형성하는 단계가, 후면전극층의 표면에 구형 입자들을 밀집하여 배열되도록 부착하는 부착단계; 상기 구형 입자들이 밀집하여 배열된 사이 공간에 금속재질을 증착하는 증착단계; 및 상기 구형 입자들을 제거하는 제거단계를 포함하여 구성되는 것이 바람직하다.
구형 입자들이 부착된 부분은 비워진 광투과부가 되고, 구형 입자들의 사이 공간에만 금속이 증착되어 후면전극패턴을 구성하게 된다.
이러한 방법으로 후면전극패턴을 형성하는 경우에는, 구형 입자들을 선택하는 과정에서 입자의 크기를 조절하는 방법으로 후면전극패턴의 크기를 조절할 수 있다. 구체적으로 선택되는 구형 입자의 크기가 클수록 패턴의 폭과 패턴 사이의 간격인 광투과부의 크기가 커지고, 구형 입자의 크기가 작을수록 패턴의 폭과 광투과부의 크기가 작아진다.
다른 방법으로는 구형 입자를 부착하는 부착단계 이후에 구형 입자의 크기를 제어하는 방법으로 후면전극패턴의 크기를 조절할 수 있다. 부착단계 이후에 구형 입자의 표면을 식각하여 구형입자의 부피를 줄이는 과정을 수행하는 경우, 패턴의 폭은 커지는 반면에 패턴 사이의 간격인 광투과부의 크기는 작아진다. 반대로, 부착단계 이후에 구형 입자의 부피를 팽창시키는 과정을 수행하는 경우, 패턴의 폭은 작아지는 반면에 패턴 사이의 간격인 광투과부의 크기는 커진다.
구형 입자로서 폴리스티렌 재질을 사용하는 경우에, 구형 입자를 부착한 뒤에 아세톤과 같은 유기용매에 침지하여 폴리스티렌 입자를 고밀도화함으로써, 구형 입자의 부피를 팽창시키는 것이 가능하다.
본 발명의 다른 형태에 의한 CIGS계 태양전지 셀은 투명전도성 산화물 재질의 후면전극층; 상기 후면전극층 표면에 형성된 금속 재질의 후면전극패턴; 상기 후면전극패턴 위에 형성된 CIGS계 광흡수층; 상기 광흡수층 위에 형성된 버퍼층; 및 상기 버퍼층 위에 형성된 투명 재질의 전면전극을 포함하여 구성되며,상기 후면전극패턴은 금속재질의 패턴 사이에 빛이 투과하는 투과부가 형성되며, 상기 광흡수층은 투과부에 노출된 후면전극층에 접하도록 형성된 것을 특징으로 한다.
이때, 후면전극패턴의 폭과 후면전극패턴 사이의 간격은 빛의 투과에 영향을 미치므로, 후면전극패턴이 차지하는 면적이 전체 면적의 5~10% 범위가 되도록 조절되는 것이 좋으며, 후면전극패턴의 높이가 5~100nm 범위인 것이 바람직하다.
후면전극패턴의 재질로는 Mo를 사용하는 것이 바람직하며, 후면전극층의 재질은 ITO, ZnO, 도핑된 ZnO 중에 하나인 것이 바람직하다.
본 발명의 또 다른 형태에 의한 탠덤태양전지는, 2개 이상의 태양전지 셀이 적층된 탠덤태양전지로서, 상기한 구조의 CIGS계 태양전지 셀을 1개 이상 포함하는 것을 특징으로 한다. 상기한 본 발명에 따른 양면투과 구조의 CIGS계 태양전지 셀은 입사된 빛을 상대적으로 아래에 위치하는 셀로 보내야하는 상부셀에 적용될 수 있다. 본 발명에 따른 양면투과 구조의 CIGS계 태양전지 셀을 최하부에 위치하는 바닥셀에 적용하는 경우는 양면투과형 탠덤태양전지를 구성할 수 있다.
상술한 바와 같이 구성된 본 발명은, TCO 재질의 후면전극층 표면에 광투과부가 형성된 금속재질의 후면전극패턴을 형성함으로써, 후면전극층과 광흡수층 사이에 Ga2O3가 형성되는 양을 줄일 수 있고, Ga2O3가 형성되는 경우에도 후면전극패턴을 통해 전류가 흐르기 때문에 후면전극층과 광흡수층 사이의 계면 저항이 증가하는 것을 방지하여 TCO 재질의 후면전극을 사용하고도 태양전지 셀의 광전변환 효율이 뛰어난 효과를 얻을 수 있다.

첨부된 도면을 참조하여 본 발명에 따른 실시예를 상세히 설명한다.
본 발명의 양면투과형 CIGS 태양전지의 구조 및 제조과정을 실시예를 통해서 설명하면 다음과 같다.
도 1 내지 도 4는 본 발명의 실시예에 따른 양면투과형 CIGS 태양전지의 제조과정을 나타낸 도면이다.
본 실시예는 먼저 투명 기판(10)의 표면에 TCO 재질의 후면전극층(20)을 형성한다.
투명 기판(10)은 대표적으로 소다라임 유리 재질의 유리 기판 등을 적용할 수 있으며, 이에 제한되지 않고 다양한 투명성 재질을 기판으로 적용할 수 있다.
후면전극층(20)은 종래의 CIGS 태양전지의 효율을 위하여 Mo 전극층을 사용하였던 것과 달리 하면을 통해서도 빛이 투과될 수 있도록 투명한 TCO(Transparent Conducting Oxide) 재질로 구성된다. 투명한 전극재질로서 가장 많이 사용되는 ITO(Indium Tin Oxide) 재질을 적용할 수 있으며, ZnO 등의 TCO 재질을 사용할 수도 있다.
이러한 TCO 재질의 후면전극층(20)만을 구비하는 경우에 광흡수층으로 CIGS층을 형성하는 과정에서 후면전극층(20)에 포함된 산소와 CIGS 형성과정의 Ga가 반응하여 후면전극층(20)과의 계면에 Ga2O3가 생성됨으로, 비저항이 증가하는 문제가 발생하였다.
이에 본 실시예에서는 몰리브덴 재질의 후면전극패턴(30)을 후면전극층(20)의 표면에 형성한다. 후면전극패턴(30)은 패턴의 사이에 빛이 지나갈 수 있는 광투과부를 구비함으로써 후면전극패턴(30) 자체는 불투명한 재질이지만 태양전지의 후면전극층(20)을 지난 빛이 광투과부를 통해서 광흡수층으로 유입될 수 있다.
이때, 후면전극패턴(30)의 폭이 너무 두껍거나 후면전극패턴(30) 사이의 간격이 너무 좁은 경우에는 후면전극패턴(30)이 차지하는 면적이 너무 넓어져서 투과되는 빛의 양이 너무 적을 수 있으므로, 후면전극패턴이 차지하는 면적이 전체 면적의 5~10% 범위가 되도록 후면전극패턴의 폭과 후면전극패턴 사이의 간격을 조절하는 것이 바람직하다. 또한, 후면전극패턴(30)의 높이(이하에서는 두께로 표현함)는 특별히 제한되지 않지만, 후면전극패턴(30)의 두께가 두꺼운 경우에 CIGS층의 두께도 함께 두꺼워지는 단점이 있으므로, 5~100nm 범위인 것이 바람직하다.
광투과부를 구비한 후면전극패턴(30)의 형성방법은 특별히 제한되지 않고 다양한 방법을 적용할 수 있으나, 패턴의 두께 및 패턴 사이의 간격 및 공정 비용 등을 고려하여 형성 방법을 선정하여야 한다. 공정 비용과 패턴의 두께 및 간격을 고려한 후면전극패턴의 형성 방법은 이후에 자세하게 설명한다.
후면전극패턴(30) 및 후면전극패턴(30)의 사이에 구비된 광투과부에 노출된 후면전극층(20)의 표면에 CIGS층(40)을 형성한다.
본 실시예의 경우는 후면전극패턴(30)을 미리 형성하여 TCO재질의 후면전극층(20)과 CIGS층(40)의 계면에서 Ga2O3가 생성되는 것을 방해하고, Ga2O3가 생성되더라도 후면전극패턴(30)과 CIGS층(40)의 계면은 유지되므로 적절한 통전로를 작동할 수 있어서 저항 증가에 따른 효율 저하를 방지할 수 있다. 따라서, 종래에 알려진 CIGS층 형성 방법들이 제한되지 않고 적용될 수 있으며, 특히 기판의 온도가 500℃ 이상으로 올라가는 방법도 적용할 수 있는 장점이 있다.
CIGS층(40) 위에 버퍼층(50)과 투명 재질의 전면전극(60)을 형성하여, CIGS 태양전지를 제조한다.
버퍼층(50)과 전면전극(60)은 종래의 CIGS 태양전지에 사용되던 구성을 제한없이 적용할 수 있으므로 자세한 설명은 생략한다.
이와 같은 방법으로 제조된 본 발명의 양면투과형 CIGS 태양전지는 TCO 재질의 후면전극층(20)의 표면에 광투과부를 구비한 후면전극패턴(30)을 형성한 뒤에 CIGS층(40)을 형성함으로써, 후면전극층(20)에 포함된 산소와 CIGS층(40)에 포함된 Ga이 반응하지 않기 때문에 태양전지의 성능이 향상된다. 또한 후면전극패턴(30)의 사이에 형성된 광투과부를 통해서 빛이 투과되기 때문에 하면으로부터 투과되는 빛을 이용하여 광전변환효율을 높일 수 있다.
한편, 이상에서는 단층의 태양전지 셀을 구비하는 양면투과형 태양전지에 본 발명의 태양전지 셀을 적용한 경우에 대해서 설명하였으나, 본 발명이 이러한 단층 구조에 한정되어 적용되는 것은 아니다. 전면에서 입사된 빛이 하부셀까지 진행하여야 하는 탠덤태양전지의 상부셀에 본 발명의 태양전지 셀을 적용할 경우에 상부셀의 효율이 향상되면서 전체 탠덤태양전지의 효율이 향상된 탠덤태양전지를 제공할 수 있다. 이때, 상부셀은 상대적으로 아래쪽에 위치하는 셀에 빛을 보내야하는 모든 경우를 포함하는 것이다. 또한, 상부셀 뿐만 아니라 최하부에 위치하는 바닥셀에도 본 발명의 태양전지 셀을 적용할 수 있으며, 이 경우 양면투과형 탠덤태양전지를 구성하게 된다. 탠덤태양전지에 본 발명의 태양전지 셀을 적용하는 경우에 후면전극층의 표면에 광투과층을 구비한 후면전극패턴이 형성된 점을 제외하고, 일반적으로 알려진 모든 탠덤태양전지의 구조 및 제조방법을 적용할 수 있으므로 구체적인 설명은 생략한다.
이하에서는 본 발명에 따른 양면태양전지를 제조하는 과정에서 후면전극패턴을 형성하는 방법을 구체적으로 설명한다.
도 5 내지 도 7은 본 발명의 실시예에 따른 양면태양전지를 제조하는 과정에서 후면전극패턴을 형성하는 과정을 나타낸 모식도이다.
먼저, 투명 기판(10)의 표면에 TCO 재질의 후면전극층(20)이 형성된 기판부(400)의 표면에 평균 지름이 1㎛인 폴리스티렌구(300)를 단층으로 부착한다.
구체적으로 도 5에 도시된 것과 같이, 수조(100)에 물(200)을 채우고 폴리스티렌구(300)를 넣어, 폴리스티렌구(300)를 물(200)에 띄운 상태에서 기판부(400)를 들어 올리는 방법으로 폴리스티렌구(300)를 기판부(400)의 표면에 단층으로 부착한다. 이때, 도 6에 도시된 것과 같이, 폴리스티렌구(300)는 기판부(400)의 표면에 서로 밀착된 상태로 배열된다.
그리고 폴리스티렌구(300)가 단층으로 배열된 후면전극층(20)의 표면에 Mo를 도금하면, 도 7에 도시된 것과 같이, 폴리스티렌구(300)의 사이에만 Mo가 도금되어 후면전극패턴(30)을 형성하고, 폴리스티렌구(300)가 접촉한 표면에는 Mo가 도금되지 않기 때문에 후면전극층(20)이 노출된 광투과부가 형성된다. 이때, Mo를 도금하는 방법은 특별히 제한되지 않고 다양한 방법을 적용할 수 있으며, 전해도금과 무전해 도금 공정 등이 적용될 수 있고, 전자빔진공증발법이나 스퍼터링 등도 가능하다.
도 8은 본 발명의 실시예에 따라서 후면전극패턴을 형성하는 과정에서 폴리스티렌구를 단층으로 부착한 모습을 촬영한 전자현미경 사진이고, 도 9와 도 10은 후면전극패턴을 형성한 모습을 촬영한 전자현미경 사진이다.
도 8에서 폴리스티렌구가 단층으로 밀착하여 배열 및 부착된 모습을 확인할 수 있다. 도 9와 도 10에서 어두운 색으로 나타난 부분이 후면전극층이 노출된 부분으로서 하면으로 빛이 투과하는 광투과부이며, 사진에서 밝은 색으로 나타난 부분이 Mo이 도금된 후면전극패턴이다. 도 10은 도 9보다 배율을 높여서 촬영한 사진이며, 사진과 같이 폴리스티렌구가 부착되었던 부분을 제외한 부분에 Mo가 도금된 후면전극패턴을 형성한 것을 확인할 수 있다.
다음으로 상기한 후면전극패턴을 형성하는 방법에서 패턴의 폭과 간격을 조절하는 방법에 대해서 설명한다.
도 11 내지 도 14는 본 발명의 실시예에 따라 후면전극패턴을 형성하는 과정에서 폴리스티렌구의 크기에 따른 후면전극패턴의 형상차이를 설명하기 위한 모식도이다.
도 11과 도 13에 도시된 것과 같이, 후면전극층(20)에 부착되는 폴리스티렌구(300)의 크기를 달리하는 방법으로 후면전극패턴의 형상을 조절할 수 있으며, 도 13은 도 11에 비하여 평균 직경이 큰 폴리스티렌구(300)를 사용한 경우이다. 도 12와 도 14에 도시된 것과 같이, 폴리스티렌구(300)의 크기 차이에 의해서 후면전극패턴(30)의 형상에 차이가 생긴다. 특히, 폴리스티렌구(300)의 크기가 커질수록 후면전극패턴(30)의 사이에서 후면전극층(20)이 노출되는 투과부의 크기가 커진다. 다만, 폴리스티렌구(300)의 크기가 커질수록 부착된 폴리스티렌구(300) 사이의 공간도 넓어지기 때문에 후면전극패턴(30)의 폭이 넓어질 수도 있다.
도 15 내지 도 18은 본 발명의 실시예에 따라 후면전극패턴을 형성하는 과정에서 기판에 부착된 폴리스티렌구의 크기를 조절하여 후면전극패턴의 형상을 조절하는 방법을 설명하기 위한 모식도이다.
도 15와 도 17은 도 11과 같은 크기의 폴리스티렌구(300)를 부착한 뒤에 폴리스티렌구(300)의 크기를 변형시킨 모습니다.
도 15는 도 11과 같이 폴리스티렌구(300)를 부착한 뒤에, 폴리스티렌구(300)의 표면을 식각하는 액체를 사용하여 폴리스티렌구(300)의 지름을 작게 만든 것이다. 그에 따라서 도 16에 도시된 것과 같이 후면전극패턴(30)의 사이에서 후면전극층(20)이 노출되는 투과부의 크기가 작아지고 후면전극패턴(30)의 폭이 커진다.
반대로 도 17은 도 11과 같이 폴리스티렌구(300)를 부착한 뒤에, 폴리스티렌구(300)의 부피를 확장시키는 유기용매 등의 액체를 사용하여 폴리스티렌구(300)의 지름을 크게 만들어 고밀도화(densification)한 것이다. 도 11에 도시된 것과 같이 폴리스티렌구가 밀집하여 부착되어 있기 때문에 폴리스티렌구의 부피가 확장되면 폴리스티렌구사의 사이 공간이 채워지며, 도 18에 도시된 것과 같이 후면전극패턴(30)의 사이에서 후면전극층(20)이 노출되는 투과부의 크기가 커지고 후면전극패턴(30)의 폭은 더 작아진다.
도 19는 부착된 폴리스티렌구를 고밀도화한 모습을 촬영한 전자현미경 사진이다.
도 8에 촬영된 것과 같이, 평균 직경 1㎛의 폴리스티렌구를 부착한 뒤 아세톤에 5분간 침지하여 폴리스티렌구의 부피를 팽창시킨 결과, 구의 원형부분 사이의 빈공간을 채워서 6각형에 가까운 형태로 고밀도화된 것을 확인할 수 있다.
이상 본 발명을 바람직한 실시예를 통하여 설명하였는데, 상술한 실시예는 본 발명의 기술적 사상을 예시적으로 설명한 것에 불과하며, 본 발명의 기술적 사상을 벗어나지 않는 범위 내에서 다양한 변화가 가능함은 이 분야에서 통상의 지식을 가진 자라면 이해할 수 있을 것이다. 따라서 본 발명의 보호범위는 특정 실시예가 아니라 특허청구범위에 기재된 사항에 의해 해석되어야 하며, 그와 동등한 범위 내에 있는 모든 기술적 사상도 본 발명의 권리범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (13)
- 투명한 산화물 재질의 후면전극층을 형성하는 단계;
상기 후면전극층 위에 금속재질의 후면전극패턴을 형성하는 단계;
상기 후면전극패턴이 형성된 후면전극층 위에 CIGS계 광흡수층을 형성하는 단계;
상기 광흡수층 위에 버퍼층을 형성하는 단계; 및
상기 버퍼층 위에 투명 재질의 전면전극을 형성하는 단계를 포함하여 구성되며,
상기 후면전극패턴은 금속재질의 패턴 사이에 빛이 투과하는 투과부가 형성되는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 청구항 1에 있어서,
상기 후면전극패턴을 형성하는 단계가,
후면전극층의 표면에 구형 입자들을 밀집하여 배열되도록 부착하는 부착단계;
상기 구형 입자들이 밀집하여 배열된 사이 공간에 금속재질을 증착하는 증착단계; 및
상기 구형 입자들을 제거하는 제거단계를 포함하여 구성되는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 청구항 2에 있어서,
상기 구형 입자들을 선택하는 과정에서, 입자의 크기를 조절하여 후면전극패턴의 크기를 조절하는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 청구항 2에 있어서,
상기 부착단계 이후에 상기 구형 입자의 표면을 식각하여 구형입자의 부피를 줄이는 과정을 수행하는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 청구항 2에 있어서,
상기 부착단계 이후에 상기 구형 입자의 부피를 팽창시키는 과정을 수행하는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 청구항 5에 있어서,
상기 구형 입자가 폴리스티렌 재질이고, 폴리스티렌 구형 입자를 팽창시키는 과정이 유기용매에 침지하여 수행되는 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.

상기 유기용매가 아세톤인 것을 특징으로 하는 CIGS계 태양전지 셀의 제조방법.
- 투명전도성 산화물 재질의 후면전극층;
상기 후면전극층 표면에 형성된 금속 재질의 후면전극패턴;
상기 후면전극패턴 위에 형성된 CIGS계 광흡수층;
상기 광흡수층 위에 형성된 버퍼층; 및
상기 버퍼층 위에 형성된 투명 재질의 전면전극을 포함하여 구성되며,
상기 후면전극패턴은 금속재질의 패턴 사이에 빛이 투과하는 투과부가 형성되며, 상기 광흡수층은 투과부에 노출된 후면전극층에 접하도록 형성된 것을 특징으로 하는 CIGS계 태양전지 셀.
