Abstract

Description
본 개시는 집적 회로 제조에 관한 것으로서, 보다 구체적으로는 스트레인 구조(strained structure)를 갖는 반도체 소자에 관한 것이다.
금속-산화물-반도체 전계-효과 트랜지스터(metal-oxide-semiconductor field-effect transistor; MOSFET)와 같은 반도체 소자가 다양한 기술 노드들을 통해 축소될 때, 하이-k 게이트 유전체 층들 및 금속 게이트 전극 층들은 감소된 피처 크기들과 더불어 소자 성능을 개선하기 위해 MOSFET의 게이트 스택내로 통합된다. 또한, 선택적으로 성장된 실리콘 게르마늄(SiGe)을 활용하는 MOSFET의 소스 및 드레인(S/D) 리세스 캐비티들의 스트레인 구조들은 캐리어 이동을 강화하는데 이용될 수 있다.
그러나, 상보적 금속-산화물-반도체(complementary metal-oxide-semiconductor; CMOS) 제조에서 이러한 피처들 및 프로세스들을 구현하는데 도전과제들이 존재한다. 게이트 길이 및 소자들 간의 간격이 감소되면, 이들 문제들을 악화된다. 예를 들어, 스트레인 물질들(strained materials)이 반도체 소자의 채널 영역 내로 정해진 양의 스트레인을 전달할 수 없고, 그에 의해 소자 불안정성 및/또는 소자 장애의 가능성을 증가시키기 때문에, 반도체 소자에 대한 강화된 캐리어 이동을 달성하는 것은 어렵다.

또 다른 실시예에서, 반도체 소자는, 밀집 영역 및 격리 영역을 갖는 기판; 상기 밀집 영역의 기판 위에 있는 제1 게이트 스택; 상기 격리 영역의 기판 위에 있는 제2 게이트 스택; 제1 두께를 갖는 상기 제1 게이트 스택에 가까이 있는 상기 기판 내의 제1 소스/드레인 피처; 및 제2 두께를 갖는 상기 제2 게이트 스택에 가까이 있는 상기 기판 내의 제2 소스/드레인 피처를 포함한다. 상기 제2 소스/드레인 피처는 제1 스트레인 층(strained layer) 및 제2 스트레인 층을 포함한다.

도 1 및 도 2를 참조하면, 방법(100)은 게이트 스택들(220, 230, 240, 및 250)이 기판(202) 위에 형성되는 단계(102)에서 시작한다. 기판(202)은 최상부 표면(202s)을 포함한다. 일 실시예에서, 기판(202)은 결정질 실리콘 기판(예를 들어, Si 웨이퍼)를 포함한다. 본 실시예에서, 기판(202)은 (100) 결정면으로 형성된 최상부 표면(202s)을 갖는 (100) 기판으로서 지칭된다. 대안적인 실시예에서, 기판(202)은 절연체 상의 실리콘(silicon-on-insulator; SOI) 구조를 포함할 수 있다.
몇몇 실시예들에서, 기판(202)은 활성 영역들을 추가로 포함한다. 활성 영역들은 설계 요건들에 의존하여 다양한 도핑 구성들을 포함할 수 있다. 몇몇 실시예들에서, 활성 영역들은 p-타입 또는 n-타입 도펀트들로 도핑될 수 있다. 예를 들어, 활성 영역들은 도핑을 수행하기 위해 붕소 또는 BF2와 같은 화학물질을 이용하여 p-타입 도펀트들로, 도핑을 수행하기 위해 인 또는 비소와 같은 화학물질을 이용하여 n-타입 도펀트들로; 및/또는 이들 조합들로 도핑될 수 있다. 활성 영역들은 N-타입 금속-산화물 반도체(NMOS 트랜지스터 소자로서 지칭됨)를 위해 구성된 영역들 및 P-타입 금속-산화물-반도체 트랜지스터 소자(PMOS 트랜지스터 소자로서 지칭됨)를 위해 구성된 영역들로서 작용할 수 있다.
몇몇 실시예들에서, 격리 구조(204)가 다양한 활성 영역들을 격리하기 위해 기판(202)에 형성된다. 몇몇 실시예들에서, 격리 구조(204)는 기판(202)의 최상부 표면(202s)과 교차하는 에지들을 갖는다. 격리 구조(204)는 다양한 활성 영역들(4)을 정의하고 전기적으로 격리하기 위해 예를 들어, 실리콘의 로컬 산화물(local oxidation of silicon; LOCOS) 또는 얕은 트랜치 격리(shallow trench isolation; STI)와 같은 격리 기술을 이용하여 형성된다. 본 실시예에서, 격리 구조(204)는 STI를 포함한다. 격리 구조(204)는 실리콘 산화물, 실리콘 질화물, 실리콘 산질화물, 플루오르화물-도핑된 실리케이트 유리(fluoride-doped silicate glass; FSG), 로우-k 유전체 물질, 다른 적합한 물질들 및/또는 이들의 조합들을 포함할 수 있다. 격리 구조(204) 및 본 실시예에서, STI는 임의의 적합한 프로세스에 의해 형성될 수 있다. 일 예로서, STI의 형성은 포토리소그라피 프로세스에 의해 반도체 기판(202)을 패터닝하는 것, 기판(202) 내에 트랜치를 에칭하는 것(예를 들어, 건식 에칭, 습식 에칭, 및/또는 플라즈마 에칭 프로세스를 이용함으로써), 유전체 물질로 트랜치를 채우는 것(예를 들어, 화학 기상 증착 프로세스를 이용함으로써)을 포함할 수 있다. 몇몇 실시예들에서, 채워진 트랜치는 실리콘 질화물 또는 실리콘 산화물로 채워진 열적 산화물 라이너 층(thermal oxide liner layer)과 같은 다중-층 구조를 가질 수 있다.
도 2를 계속 참조하면, 게이트 스택들(220, 230 및 240)은 기판(202)의 밀집 영역(202a)에 형성되고 게이트 스택(250)은 기판(202)의 격리 영역(202b)에 형성된다. 몇몇 실시예들에서, 밀집 영역(202a)의 가까이 있는 게이트 스택들(220, 230 및 240) 중 2개 간의 간격은 약 11nm보다 적다. 몇몇 실시예들에서, 격리 영역(202b)의 게이트 스택(250)과 밀집 영역(202a)의 가까이 있는 게이트 스택들 간의 간격은 약 11nm보다 크다. 몇몇 실시예들에서, 게이트 스택들(220, 230, 240 및 250)은 게이트 유전체(206), 게이트 전극(208), 및 하드 마스크(210)를 차례로 포함한다. 몇몇 실시예들에서, 게이트 스택들(220, 230, 240 및 250)은 기판(202) 상에 게이트 유전체 층, 게이트 전극층 및 하드 마스크층을 순차적으로 증착함으로써 형성된다.
게이트 유전체 층은 일 예에서, 실리콘 산화물, 실리콘 질화물, 실리콘 산질화물, 하이-k 유전체들, 다른 적합한 유전체 물질들, 또는 이들의 조합들을 포함하는 박막이다. 하이-k 유전체들은 금속 산화물들을 포함한다. 하이-k 유전체들을 위해 이용되는 금속 산화물들의 예들은 Li, Be, Mg, Ca, Sr, Sc, Y, Zr, Hf, Al, La, Ce, Pr, Nd, Sm, Eu, Gd, Tb, Dy, Ho, Er, Tm, Yb, Lu 및 이들의 혼합물들의 산화물을 포함한다. 본 실시예에서, 게이트 유전체층은 약 10 옹스트롬 내지 약 30 옹스트롬 범위의 두께를 갖는 하이-k 유전체 층이다. 게이트 유전체 층은 원자층 증착(atomic layer deposition; ALD), 화학 기상 증착(chemical vapor deposition; CVD), 물리적 기상 증착(physical vapor deposition; PVD), 열적 산화, UV-오존 산화 또는 이들의 조합들과 같은 적합한 프로세스를 이용하여 형성될 수 있다. 게이트 유전체 층은 게이트 유전체층과 기판(202) 간의 손상을 감소시키기 위해 계면층(도시되지 않음)을 추가로 포함할 수 있다. 계면층은 실리콘 산화물을 포함할 수 있다.
몇몇 실시예들에서, 게이트 유전체층 위의 게이트 전극층은 단일층 또는 다중층 구조를 포함한다. 본 실시예에서, 게이트 전극층은 폴리실리콘을 포함한다. 또한, 게이트 전극층은 동일하거나 상이한 도핑 종들(species)로 도핑된 폴리실리콘일 수 있다. 일 실시예에서, 게이트 전극층은 약 30nm 내지 약 60 nm의 범위의 두께를 갖는다. 게이트 전극층은 예를 들어, 저압 화학 기상 증착(low-pressure chemical vapor deposition; LPCVD), 플라즈마 강화 화학 기상 증착(plasma enhanced chemical vapor deposition; PECVD), 다른 적합한 프로세스들, 또는 이들의 조합과 같은 프로세스를 이용하여 형성된다.
다음으로, 하드 마스크층이 게이트 전극층 위에 형성된다. 몇몇 실시예들에서, 하드 마스크 층들은 실리콘 산화물을 포함한다. 대안적인 실시예들에서, 하드 마스크층은 실리콘 산화물, 실리콘 질화물, 실리콘 산질화물, 및/또는 다른 적합한 유전체 물질들을 포함하고, PECVD 또는 LPCVD와 같은 방법을 이용하여 형성될 수 있다. 하드 마스크층은 약 100 옹스트롬 내지 약 1200 옹스트롬의 범위의 두께를 갖는다. 패터닝된 광-감지층은 건식 및/또는 습식 스트립핑(stripping) 프로세스에 의해 추후에 제거된다.
연속적으로, 패터닝 프로세스가 게이트 유전체 층, 게이트 전극층, 하드 마스크 층에 적용되어 기판(202)의 최상부 표면(202s) 위에 각각 게이트 유전체(206), 게이트 전극(208) 및 하드 마스크(210)를 형성한다. 패터닝 프로세스는 예를 들어, 광-감지 층(photo-sensitive layer)을 도포함으로써 하드 마스크 층 위에 패터닝된 광-감지층(도시되지 않음)을 형성하고 이어서 광-감지층을 방사 소스에 노출시키는 것을 포함한다. 광-감지층의 패턴은 단일 에칭 프로세스 또는 다중 에칭 프로세스들에 의해 하드 마스크 층에 전사되고 이어서 게이트 전극층 및 게이트 유전체 층에 전사된다. 패터닝된 광-감지층은 건식 및/또는 습식 스트립핑 프로세스에 의해 추후에 제거된다.

몇몇 실시예들에서, 제거 프로세스는 측벽 스페이서들(212)을 형성하기 위해 스페이서 층의 부분을 제거하도록 적용된다. 몇몇 실시예들에서, 스페이서 층의 최상부 부분 및 하부 부분은 게이트 스택들(220, 230, 240, 및 250)의 대향하는 측벽들에 인접한 측벽 스페이서들(212)을 형성하기 위해 스페이서 층의 측벽 부분을 남기고 제거된다. 몇몇 실시예들에서, 제거하는 단계는 이방성 에칭 프로세스를 포함한다. 몇몇 실시예들에서, 제거하는 단계는 F-함유 및/또는 Cl-함유 가스를 이용하여 수행되는 건식 에칭 프로세스를 포함한다. 대안적인 실시예들에서, 제거하는 단계는 습식 에천트, 예를 들어, H3PO4를 이용하여 수행되는 습식 에칭 프로세스를 포함한다.
방법(100)은 리세스 캐비티들(214a, 214b, 및 214c)이 기판(202)에 형성되는 단계(106)로 진행한다. 리세스 캐비티(214a)는 게이트 스택들(220 및 230) 사이에 형성된다. 몇몇 실시예들에서, 리세스 캐비티(214a)는 게이트 스택들(220 및 230)의 측벽들에 인접하는 측벽 스페이서들(212) 아래의 부분인 게이트 스택들(220 및 230)의 에지들에 가까이 있다. 몇몇 실시예들에서, 리세스 캐비티(214a)는 격리 구조(204)에 접촉한다. 리세스 캐비티(214b)는 게이트 스택들(230 및 240) 사이에 형성된다. 몇몇 실시예들에서, 리세스 캐비티(214b)는 게이트 스택들(230 및 240)의 측벽들에 인접하는 측벽 스페이서들(212) 아래에 일부분을 가지며 게이트 스택들(230 및 240)의 에지들에 가까이 있다. 리세스 캐비티(214c)는 게이트 스택들(240 및 250) 사이에 형성된다. 몇몇 실시예들에서, 리세스 캐비티(214c)는 게이트 스택들(240 및 250)의 측벽들에 인접한 측벽 스페이서들(212) 아래에 일부분을 가지며 게이트 스택들(240 및 250)의 에지들에 가까이 있다. 몇몇 실시예들에서, 리세스 캐비티들(214a, 214b, 및 214c)은 게이트 스택들(220, 230, 240 및 250)에 대한 소스 및 드레인(S/D) 리세스 캐비티들이다.

제2 소스/드레인 피처들(216a', 216b', 및 216c')은 두께(Ta', Tb', 및 Tc')를 각각 갖는다. 몇몇 실시예들에서, 두께(Ta', Tb', 및 Tc)는 충분히 두껍고, 이에 따라 제2 소스/드레인 피처들(216a', 216b', 및 216c')은 게이트 스택들(220, 230, 240 및 250)의 최상부 표면을 커버하기 위해 함께 융합(merge)될 수 있다. 본 실시예에서, 두께(Ta', Tb', 및 Tc')는 약 20nm 내지 약 200nm 범위에 있다. 본 실시예에서, 두께(Ta, Tb, 및 Tc)에 각각 대비되는 두께(Ta', Tb', 및 Tc')의 비율은 약 1 내지 약 9의 범위에 있다.

반도체 소자(200)는 접촉들/비아들, 상호연결 금속층들, 유전체 층들, 패시베이션 층들 등과 같은 다양한 피처들을 형성하기 위해 CMOS 프로세스들을 추가로 경험할 수 있다. 몇몇 실시예에서, 게이트 스택들은 더미 게이트 스택들(dummy gate stacks)일 수 있다. 따라서, CMOS 프로세스들은 소자 성능을 개선하기 위해 폴리실리콘 게이트 전극을 금속 게이트 전극으로 대체하기 위한 "게이트 라스트(gate last)" 프로세스를 추가로 포함한다. 일 실시예에서, 금속 게이트 전극은 Al, Cu, W, Ti, Ta, TiN, TiAl, TiAlN, TaN, NiSi, CoSi, 다른 적합한 전도성 물질들 또는 이들의 조합들과 같은 금속을 포함할 수 있다. 수정된 스트레인 구조는 반도체 소자의 채널 영역 내로 정해진 양의 스트레인을 제공함으로써 소자 성능을 강화한다는 것이 관찰되었다.

또 다른 실시예에서, 반도체 소자는, 밀집 영역 및 격리 영역을 갖는 기판; 상기 밀집 영역의 기판 위에 있는 제1 게이트 스택; 상기 격리 영역의 기판 위에 있는 제2 게이트 스택; 제1 두께를 갖는 상기 제1 게이트 스택에 가까이 있는 상기 기판 내의 제1 소스/드레인 피처; 및 제2 두께를 갖는 상기 제2 게이트 스택에 가까이 있는 상기 기판 내의 제2 소스/드레인 피처를 포함한다. 상기 제2 소스/드레인 피처는 제1 스트레인 층(strained layer) 및 제2 스트레인 층을 포함한다.

상기 리세스 캐비티 내에 제1 에피택셜(epitaxial; epi) 물질을 형성하는 단계;
제2 epi 물질이 상기 유전체 격리 피처의 상부 표면과 물리적으로 접촉하도록, 상기 제1 epi 물질 위에, 그리고 상기 유전체 격리 피처의 상부 표면 위에 제2 epi 물질을 형성하는 단계로서, 상기 유전체 격리 피처의 상부 표면은 상기 기판과 반대 방향을 향해 있는 것인, 상기 제2 epi 물질 형성 단계; 및

상기 제1 게이트 스택과 상기 제2 게이트 스택 사이에서 상기 제1 게이트 스택에 인접하여 상기 기판 내에 제1 리세스 캐비티(recess cavity)를 형성하고, 상기 제1 게이트 스택과 상기 제2 게이트 스택 사이에서 상기 제2 게이트 스택에 인접하여 상기 기판 내에 제2 리세스 캐비티를 형성하는 단계로서, 적어도 상기 제1 리세스 캐비티의 부분은 상기 제1 게이트 스택의 측벽들 중 하나의 측벽에 인접한 측벽 스페이서 아래에 있고, 적어도 상기 제2 리세스 캐비티의 부분은 상기 제2 게이트 스택의 측벽들 중 하나의 측벽에 인접한 측벽 스페이서 아래에 있는 것인, 상기 제1 리세스 캐비티 및 상기 제2 리세스 캐비티 형성 단계;
각각 제1 두께 및 제2 두께를 갖는 상기 제1 리세스 캐비티 및 상기 제2 리세스 캐비티 내에 제1 에피택셜(epi) 물질을 형성하는 단계;
제2 epi 물질이 상기 유전체 격리 피처의 상부 표면과 물리적으로 접촉하도록, 상기 제1 게이트 스택, 상기 제2 게이트 스택 및 상기 제1 epi 물질 위에, 그리고 상기 유전체 격리 피처의 상부 표면 위에 상기 제2 epi 물질을 형성하는 단계로서, 상기 유전체 격리 피처의 상부 표면은 상기 기판과 반대 방향을 향해 있는 것인, 상기 제2 epi 물질 형성 단계;
상기 제2 epi 물질의 제1 부분들을 제거하는 단계; 및
상기 제1 게이트 스택에 대한 제1 소스/드레인 피처(feature) 및 상기 제2 게이트 스택에 대한 제2 소스/드레인 피처를 형성하도록 상기 제2 epi 물질의 제2 부분들을 제거하는 단계를 포함하고,
상기 제2 epi 물질의 제2 부분들을 제거하는 단계는, 상기 제1 리세스 캐비티 또는 상기 제2 리세스 캐비티 중 적어도 하나의 캐비티 내에 제2 epi 물질이 위치하지 않도록, 상기 제1 소스/드레인 피처 또는 상기 제2 소스/드레인 피처 중 적어도 하나의 소스/드레인 피처의 상기 제2 epi 물질을 완전히 제거하여 상기 제2 epi 물질 아래에 놓이는 상기 제1 epi 물질을 노출시키는 단계를 포함하는 것인, 반도체 소자를 제조하기 위한 방법. - 제8항에 있어서,
상기 기판 위에 제3 게이트 스택을 형성하는 단계; 및
상기 기판 내에 제3 소스/드레인 피처를 형성하는 단계를 더 포함하고,
상기 제3 소스/드레인 피처는 상기 제1 소스/드레인 피처 또는 상기 제2 소스/드레인 피처의 최상부 표면에 평행한 최상부 표면을 갖는 것인, 반도체 소자를 제조하기 위한 방법. - 반도체 소자에 있어서,
밀집 영역 및 격리 영역을 갖는 기판;
상기 기판의 밀집 영역 내의 유전체 격리 피처;
상기 밀집 영역 내의 상기 기판 위에 있는 제1 게이트 스택;
상기 격리 영역 내의 상기 기판 위에 있는 제2 게이트 스택;
상기 제1 게이트 스택과 상기 제2 게이트 스택 사이에서 상기 제1 게이트 스택에 인접하되 제1 두께를 갖는, 상기 기판의 제1 리세스 캐비티 내의 제1 소스/드레인 피처로서, 적어도 상기 제1 소스/드레인 피처의 부분은 상기 제1 게이트 스택의 측벽들 중 하나의 측벽에 인접한 측벽 스페이서 아래에 있는 것인, 상기 제1 소스/드레인 피처; 및
상기 제1 게이트 스택과 상기 제2 게이트 스택 사이에서 상기 제2 게이트 스택에 인접하되 제2 두께를 갖는, 상기 기판의 제2 리세스 캐비티 내의 제2 소스/드레인 피처로서, 적어도 상기 제2 소스/드레인 피처의 부분은 상기 제2 게이트 스택의 측벽들 중 하나의 측벽에 인접한 측벽 스페이서 아래에 있는 것인, 상기 제2 소스/드레인 피처를 포함하고,
상기 제1 소스/드레인 피처 또는 상기 제2 소스/드레인 피처 중 하나의 소스/드레인 피처는, 상기 제1 리세스 캐비티 또는 상기 제2 리세스 캐비티 내에 제1 스트레인 층(strained layer) 및 제2 스트레인 층을 포함하며,
상기 제1 소스/드레인 피처 또는 상기 제2 소스/드레인 피처 중 나머지 다른 하나의 소스/드레인 피처는, 상기 제1 리세스 캐비티 또는 상기 제2 리세스 캐비티 내에 상기 제1 스트레인 층을 포함하되 상기 제2 스트레인 층을 포함하지 않는 것인, 반도체 소자.
