Abstract
본 발명은 박막 태양전지에 관한 것으로, 더욱 상세하게는 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하여 구성되는 버퍼층과 이를 적용한 박막 태양전지 및 그 제조방법에 관한 것이다. 이에 본 발명은 박막 태양전지에서의 황화카드뮴(CdS) 버퍼층을 대체하기 위한 박막 태양전지의 버퍼층 제조방법에 있어서, ⅰ) 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하는 소스를 준비하는 단계, ⅱ) 광흡수층 위에 상기의 소스를 공급하여 버퍼층을 형성하는 단계를 포함하는 것을 특징으로 하는 박막 태양전지의 버퍼층 제조방법을 제공한다. 본 발명의 제조방법에 따라 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하여 구성되는 버퍼층을 적용하면, 종래의 용액성장법으로 제조된 황화카드뮴(CdS) 버퍼층의 문제점이었던, 독성으로 인한 취급의 어려움과 제작공정 이후의 폐기물로 인한 환경문제를 해결할 수 있다. 뿐만 아니라, 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)의 비율을 선택적으로 조절함으로써, 제작시 밴드갭 조절이 용이한 버퍼층 구현이 가능하다.

태양전지 및 발전시스템은 태양에너지를 직접 전기에너지로 변환시키는 기술로 반도체, 염료, 고분자 등의 물질로 이루어진 태양전지를 이용하여 태양 빛을 받아 바로 전기를 생성한다. 이와 비교되는 기술로는 태양의 복사에너지를 흡수하여 열에너지로 변환하여 이용하는 태양열발전이 있다.
태양광발전(PV, Photovoltaic)은 무한정, 무공해의 태양에너지를 직접 전기에너지로 변환하는 발전방식으로 태양전지(모듈), PCS, 축전장치 등의 요소로 구성된다. 가장 일반적인 실리콘 태양전지의 기본 구조로서, 태양전지는 p형 반도체와 n형 반도체를 접합시키고 (p-n 접합) 양단에 투명전도막 및 금속전극을 코팅하여 제작한다. 태양 빛이 입사되어 반도체 내부에서 흡수되면 전자와 정공이 발생하여 p-n 접합에 의한 전기장에 끌려 전자는 n측으로 정공은 p측으로 이동하여 외부회로에 전류가 흐르게 된다. 태양광 시스템은 빛을 받아서 전기로 전환시켜 주는 부분(모듈)과 생산된 전기를 수요에 맞도록 교류로 변환시키고 계통에 연결시켜 주는 부분(PCS)으로 구성된다.
태양광발전 시스템의 구성 요소 기기 중 핵심부품은 태양전지이다. 태양전지는 기본적으로 반도체 소자 기술로서 태양 빛을 전기에너지로 변환하는 기능을 수행하는데, 이는 전기를 빛으로 변환시키는 레이저나 발광다이오드(Light Emitting Diode) 등 정보 표시 소자와 작동 방향이 반대일 뿐 기본 구조나 재료특성이 동일하다.
태양전지의 최소단위를 셀이라고 하며 보통 셀 1개로부터 나오는 전압이 약 0.5V로 매우 작으므로 다수의 태양전지를 직병렬로 연결하여 사용범위에 따라 실용적인 범위의 전압과 출력을 얻을 수 있도록 1매로 패키징하여 제작된 발전장치를 태양전지 모듈(PV Module)이라고 한다.
태양전지 모듈은 외부 환경으로부터 태양전지를 보호하기 위해서 유리, 완충재 및 표면제 등을 사용하여 패널 형태로 제작하며 내구성 및 내후성을 가진 출력을 인출하기 위한 외부단자를 포함한다. 복수 개의 태양전지 모듈에 태양빛이 많이 입사할 수 있도록 경사각, 방위각 등의 설치조건을 고려, 가대 및 지지대를 이용하여 전기적인 직병렬로 연결하여 사용범위에 맞게 구성한 발전장치를 태양전지 어레이(PV Array)라고 한다.
태양광발전용 PCS(Power Conditioning System)는 태양전지 어레이에서 발전된 직류전력을 교류전력으로 변환하기 위한 인버터 장치를 말한다. PCS는 태양전지 어레이에서 발전한 직류전원을 상용계통과 같은 전압과 주파수의 교류전력으로 변환하는 장치가 인버터이기 때문에 PCS를 인버터라고도 한다. PCS는 인버터, 전력제어장치 및 보호 장치로 구성되어 있다. 태양전지 본체를 제외한 주변장치 중에서 가장 큰 비중을 차지하는 요소이다.
박막 태양전지는 결정질 실리콘 태양전지에 비하여 원료사용량이 매우 적고 대면적화 및 대량생산이 가능하여 태양전지 제조단가를 낮출 수 있으며, 광흡수층 소재의 두께가 수 ㎛로 원소재 소비가 매우 적으며 5세대급의 대면적 모듈 제조가 가능하고 태양전지 및 모듈제조가 함께 이루어져 가치사슬(Value chain)이 단순하다. 또한, 도 1에 도시된 바와 같이, 실리콘 박막과 CI(G)S 및 CdTe 등의 화합물 박막을 이용한 박막 태양전지(모듈)이 상용화되고 있다.
이러한 박막 태양전지는 기판 위에 박막을 적층하여 제조하며, 태양광이 입사하는 방향에 따라서 상판(superstrate)형과 하판(substrate)형으로 구분된다. 상판형은 태양광이 기판을 통해서 입사하는 구조이며, 투명한 유리 기판에 전면전극을 형성하고, 광흡수층을 차례로 형성한 뒤에 마지막에 후면반사막을 형성한다. 하판형은 태양광이 기판의 반대쪽을 통해서 입사하는 구조이며, 후면반사막의 역할을 하는 금속 기판 위에 광흡수층을 차례로 형성하고 마지막에 전면전극을 형성한다.
상판형 박막 태양전지에서 유리 기판 위에 형성되는 투명전도막은 전면전극으로 사용되며, 전면전극을 통하여 투과되는 태양광을 전면전극 표면 텍스처 구조를 통하여 산란시켜줌으로써 광흡수층 내에서의 입사광 이동경로를 증가시켜 흡수율을 증가시킨다. 그리고 하판형 박막 태양전지에서 금속 기판 위에 형성되는 투명전도막은 금속 기판과 함께 입사광 중 광흡수층에서 흡수되지 않는 빛을 다시 광흡수층으로 반사시켜 입사광이 최대한 흡수될 수 있도록 하는 역할을 하는 후면반사막으로 사용되며, 후면반사막의 표면 텍스처 구조를 통하여 후면반사막의 반사광을 산란(light scattering)시켜 이동경로를 증가시키게 된다.
CI(G)S 박막 태양전지의 버퍼층으로는 현재 용액성장법 (CBD: chemical bath deposition)으로 제조된 황화카드뮴(CdS)이 보편적으로 사용되고 있다. 용액성장법(CBD)을 통해 증착된 황화카드뮴(CdS) 버퍼층은 증착 방법이 간단하고 편리하며 비용이 저렴하여 높은 효율을 가지는 CI(G)S 태양전지를 제조하는데 사용되고 있다. 그러나 용액성장법(CBD)에 의해 증착되는 황화카드뮴(CdS)의 단점으로는 물질 자체가 독성이기 때문에 취급상 어려움이 있고, 증착 과정에서 습식 화학공정을 이용하여 발생되는 폐기물로 인한 환경 문제가 남아있다. 이러한 황화카드뮴(CdS)의 문제를 극복하기 위해서 황화카드뮴(CdS) 버퍼층을 대체할 수 있는 버퍼층의 대안이 시급한 실정이다.
이에 본 발명은 박막 태양전지에서의 황화카드뮴(CdS) 버퍼층을 대체하기 위한 박막 태양전지의 버퍼층 제조방법에 있어서,
ⅰ) 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하는 소스를 준비하는 단계;
ⅱ) 광흡수층 위에 상기의 소스를 공급하여 버퍼층을 형성하는 단계;
를 포함하는 것을 특징으로 하는 박막 태양전지의 버퍼층 제조방법을 제공한다.
본 발명의 제조방법에 따라 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하여 구성되는 버퍼층을 적용하면, 종래의 용액성장법 (CBD: chemical bath deposition)으로 제조된 황화카드뮴(CdS) 버퍼층의 문제점이었던, 독성으로 인한 취급의 어려움과 제작공정 이후의 폐기물로 인한 환경문제를 해결할 수 있다. 또한 태양전지 흡수층과의 원소 연속성으로 흡수층과 버퍼층 계면에서 발생할 수 있는 결함 밀도를 줄일 수 있을 뿐만 아니라, 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)의 비율을 선택적으로 조절함으로써, 제작시 밴드갭 조절이 용이한 버퍼층 구현이 가능하다.

CI(G)S 박막 태양전지는 p-형 반도체인 CuInSe2 박막과 n-형 반도체인 투명전극층으로 사용되는 산화아연(ZnO) 박막이 p-n 접합을 형성한다. 그러나 두 물질은 격자상수와 에너지 밴드갭의 차이가 크기 때문에 양호한 접합을 형성하기 위해서는 밴드갭이 두 물질의 중간에 위치하는 버퍼층이 필요하다.
CI(G)S 박막 태양전지의 버퍼층으로는 현재 용액성장법 (CBD: chemical bath deposition)으로 제조된 황화카드뮴(CdS)이 보편적으로 사용되고 있다. 용액성장법(CBD)을 통해 증착된 황화카드뮴(CdS) 버퍼층은 증착 방법이 간단하고 편리하며 비용이 저렴하여 높은 효율을 가지는 CI(G)S 태양전지를 제조하는데 사용되고 있다. 그러나 용액성장법(CBD)에 의해 증착되는 황화카드뮴(CdS)의 단점으로는 물질 자체가 독성이기 때문에 취급상 어려운점이 있으며, 증착 과정에서 습식 화학공정을 이용하여 발생되는 폐기물로 인한 환경 문제가 남아있다. 이러한 황화카드뮴(CdS)의 문제를 극복하기 위해서 황화카드뮴(CdS) 버퍼층을 대체할 수 있는 버퍼층의 대안이 시급한 실정이다.
이에 본 발명은 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하여 구성되는 버퍼층과 이의 제조방법을 제공한다. 이하 첨부되는 도면과 함께 상세히 설명한다.
본 발명은 박막 태양전지에서의 버퍼층 제조방법에 있어서,
ⅰ) 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하는 소스(source)를 준비하는 단계(s100);
ⅱ) 광흡수층(300) 위에 상기 ⅰ)의 소스를 공급하여 버퍼층(400)을 증착시키는 단계(s200);
를 포함하는 것을 특징으로 하는 박막 태양전지의 버퍼층 제조방법을 제공한다.
상기 인듐(In):셀레늄(Se)의 비율은 결함밀도가 적은 In2Se3를 형성하기 위하여 2:3의 원소비율에 가깝도록 구성하고, 추가적으로 인듐(In)을 치환할 수 있는 갈륨(Ga)의 양을 조절하여 첨가함으로써, 밴드갭을 보다 넓히는 것도 가능하다.
버퍼층(400)의 형성은 동시증착법(Coevaporation), 스퍼터링법(Sputtering), 유기금속화학기상증착법(MOCVD), 분자선성장법(MBE), 전착법(Electrodeposition), 스크린프린팅법(Screen printing), 입자증착법(Particle deposition) 중에서 선택된 어느 하나의 방법으로 증착시키며, 가장 바람직하게는 유기금속화학기상증착법(MOCVD)을 통해 증착시킴으로써, 일반적으로 두께가 30-60nm 범위인 버퍼층의 디펙트(defect)를 감소시키는 것이 바람직하다.
이에 나아가 본 발명은 태양전지의 제조방법에 있어서,
(Ⅰ) 기판(100)을 준비하는 단계(s1000);
(Ⅱ) 기판(100) 위에 후면전극층(200)을 형성하는 단계(s2000);
(Ⅲ) 후면전극층(200) 위에 광흡수층(300)을 형성하는 단계(s3000);
(Ⅳ) 광흡수층(300) 위에 버퍼층(400)을 형성하는 단계(s4000);
(Ⅴ) 버퍼층(400) 위에 투명전극층(500)을 형성하는 단계(s5000);
를 포함하고,
상기 광흡수층(300) 위에 버퍼층(400)을 형성하는 단계(s4000)는,
Ⅳ-1) 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하는 소스를 준비하는 단계(s4100);
Ⅳ-2) 광흡수층(300) 위에 상기 Ⅳ-1)의 소스를 공급하여 버퍼층(400)을 증착시키는 단계(s4200);
를 포함하는 것을 특징으로 하는 박막 태양전지의 제조방법을 제공한다. 또한 상기의 구성에 추가적으로 반사방지막(600)을 형성시킬 수 있다.
상기 후면전극층(200)은 몰리브덴(Mo), 크롬(Cr), 텅스텐(W), 황동(brass) 중 적어도 어느 하나 이상을 포함하고, 상기 광흡수층(300)은 구리(Cu), 인듐(In), 갈륨(Ga), 셀레늄(Se) 중에서 적어도 어느 하나 이상을 포함하여 구성하며, 상기 투명전극층(500)은 AZO(Al doped Zinc Oxide), BZO(B doped Zinc Oxide), GZO(Ga doped Zinc Oxide), ZnO, ITO(Indium Tin Oxide), In2O3, FTO(F doped Tin Oxide), 산화갈륨, 산화알루미늄, 산화납, 산화구리, 산화티탄, 산화철, 이산화주석 중 적어도 어느 하나 이상을 포함하여 구성되나, 본 실시예로 제한되지 않음이 물론이다.
본 발명의 제조방법에 따라 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)을 포함하여 구성되는 버퍼층을 적용하면, 종래의 용액성장법 (CBD: chemical bath deposition)으로 제조된 황화카드뮴(CdS) 버퍼층의 문제점이었던, 독성으로 인한 취급의 어려움과 제작공정 이후의 폐기물로 인한 환경문제를 해결할 수 있다. 또한 태양전지 흡수층과의 원소 연속성으로 흡수층과 버퍼층 계면에서 발생할 수 있는 결함 밀도를 줄일 수 있을 뿐만 아니라, 인듐(In), 셀레늄(Se) 또는 갈륨(Ga)의 비율을 선택적으로 조절함으로써, 제작시 밴드갭 조절이 용이한 버퍼층 구현이 가능하다.
본 발명을 첨부된 도면과 함께 설명하였으나, 이는 본 발명의 요지를 포함하는 다양한 실시 형태 중의 하나의 실시예에 불과하며, 당업계에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 하는 데에 그 목적이 있는 것으로, 본 발명은 상기 설명된 실시예에만 국한되는 것이 아님은 명확하다. 따라서, 본 발명의 보호범위는 하기의 청구범위에 의해 해석되어야 하며, 본 발명의 요지를 벗어나지 않는 범위 내에서의 변경, 치환, 대체 등에 의해 그와 동등한 범위 내에 있는 모든 기술 사상은 본 발명의 권리범위에 포함될 것이다. 또한, 도면의 일부 구성은 구성을 보다 명확하게 설명하기 위한 것으로 실제보다 과장되거나 축소되어 제공된 것임을 명확히 한다.
