1 is a flowchart illustrating a die bonding method according to an embodiment of the present invention.
(S110) 1, the die bonding method first applies an adhesive to a substrate (S110)
The adhesive may be applied in a lattice form on the substrate. For example, the adhesive may be applied by screen printing or by dotting. As the adhesive, an epoxy resin or the like may be used.
(S120)When the adhesive is applied, positions where the adhesive is applied on the substrate are inspected using a camera. For example, the image of the substrate photographed by the camera may be compared with a preset reference image. The presence or absence of the adhesive is checked at the positions where the adhesive is applied through the inspection (S120)
As a result of checking whether or not the adhesive is present, information on the first position is registered when a first position where the adhesive is not applied is confirmed among the adhesive application positions. At this time, the number of the first positions may be smaller than the number of the adhesive application positions, and in some cases, the number of the first positions may be equal to the number of the adhesive application positions. And the adhesive is applied again to the first position using the information on the registered first position.
The adhesive applying step (S110) and the adhesive presence checking step (S120) are repeated until the first position where the adhesive is not applied is not confirmed among the adhesive applying positions, that is, It can be repeated until all are confirmed.
(S130)If all of the adhesives are confirmed at the adhesive application positions, the adhesive applied to the adhesive application positions is checked (S130)
Specifically, the shape or size of the applied adhesive is compared with a predetermined reference shape or size to confirm whether the applied adhesive is positive or negative. If the applied adhesive is defective, the die is not stably bonded to the substrate, or the amount of the adhesive is larger than the reference, so that the adhesive can contaminate the substrate.
If it is determined that the adhesive is defective as a result of the checking of the adhesive, a second position where the adhesive is defective in the first position is confirmed, and information on the second position is registered. In this case, the number of the second positions may be smaller than the number of the first positions, and in some cases, the number of the second positions may be equal to the number of the first positions. The information on the registered second position is used to remove the adhesive in the second position and to apply the adhesive again in the second position.
The step S140 of confirming whether the adhesive agent is present may be omitted and the step S140 of bonding the die may be performed after the step S120 of confirming whether the adhesive agent is present or not.
(S140)If all of the adhesives are identified at the adhesive application positions and all of the adhesives are found to be normal, the bonding of the dies to the positions where the adhesive is applied, respectively (S140)
The die bonding may be accomplished by picking up the dies with a die bonding head and pressing each of the dies onto the locations to which the adhesive is applied.
(S150)The die may not be normally bonded due to abnormal pickup of the die or the like. Therefore, when the die bonding is completed, the presence or absence of the die is checked by checking the positions where the die is bonded (S150)
For example, the substrate on which the die is bonded may be photographed with a camera, the die may be identified on the photographed image, or the image may be compared with a reference image on which the die is normally bonded to confirm the presence or absence of the die.
As a result of confirming the existence of the die, if a third position where the die is not bonded among the die bonding positions to which the die is bonded is confirmed, the information about the third position is registered. At this time, the number of the third positions may be smaller than the number of the die bonding positions, and in some cases, the number of the third positions may be equal to the number of the die bonding positions.
(S160)The die may not be bonded to the substrate due to the absence of the adhesive. Therefore, the presence or absence of the adhesive is confirmed again at the third position using the information on the registered third position (S160)
If it is determined that the adhesive is not present in the third position, the adhesive is applied again to the third position without the adhesive (S110). If the adhesive is applied again, the die is again bonded to the third position after the adhesive presence checking step (S120), the adhesive affixing step (S130), and the bonding at the third position (S140).
If it is determined that the adhesive is present in the third position, the die is bonded again to the third position where the adhesive is applied (S140).
On the other hand, if it is determined that the die is not bonded, the information on the third position is registered. Then, without confirming the presence or absence of the adhesive in the third position, The die may be bonded again (S140).
As a result of the presence or absence of the die, if it is confirmed that all of the die are normally located at the die-bonded positions, the bonding process of the die is completed.
The die bonding method may include performing a rework to reapply the adhesive or to remove the die when the adhesive is not applied in a first position, a second position where the adhesive is bad, or a third position where the die is not bonded, Bond again. Therefore, it is possible to prevent the bonding failure of the die, thereby improving the reliability of the die bonding process.
2 is a flowchart illustrating a die bonding inspection method according to an embodiment of the present invention.
Referring to FIG. 2, the die bonding inspection method examines die bonding in a substrate on which die bonding is completed. The die may be normally bonded to the bonding positions of the die on the die-bonded substrate, only the adhesive may be applied, or both die and adhesive may be absent.
(S210)In order to confirm this, the positions where the dies are bonded on the substrate on which the die bonding is completed are inspected using a camera. For example, the image of the substrate photographed by the camera may be compared with a preset reference image. The presence or absence of the adhesive is first confirmed at the position where the die is bonded through the inspection (S210)
(S220)As a result of the presence or absence of the adhesive, if the adhesive is not confirmed at the die bonding position, the information about the first position at which the adhesive is not identified in the die bonding position is registered. In this case, the number of the first positions may be smaller than the number of the die bonding positions, and in some cases, the number of the first positions may be equal to the number of the die bonding positions. The presence or absence of the die is confirmed at the first position using the information on the registered first position (S220)
The method of confirming the presence or absence of the die may be similar to the method of confirming the presence or absence of the adhesive. The reason for confirming the presence or absence of the die is that the die is normally bonded and the adhesive can not be confirmed.
As a result of checking the presence or absence of the die, if the die is identified at the first position, it can be seen that the die is normally bonded to the die bonding position. Therefore, the die bonding inspection process is completed.
On the other hand, if the die is not confirmed at the first position as a result of checking the presence or absence of the die, information about the second position at which the die is not identified among the first positions is registered. In this case, the number of the second positions may be smaller than the number of the first positions, and in some cases, the number of the second positions may be equal to the number of the first positions.
(S230)In the second position, not only is the adhesive not identified, but also the die is not identified. That is, the second location is empty without the adhesive and the die. Therefore, the adhesive is applied to the second location for bonding of the die. (S230)
(S240)Next, the die is bonded to the second position where the adhesive is applied (S240)
When the die bonding is completed in the second position, the die bonding inspection process is completed.
(S250)On the other hand, if the adhesive is confirmed at the die bonding position as a result of the presence or absence of the adhesive, information on the third position at which the adhesive is identified in the die bonding position is registered. At this time, the number of the third positions may be smaller than the number of the die bonding positions, and in some cases, the number of the third positions may be equal to the number of the die bonding positions. And confirms the portion of the adhesive at the third position using the information on the registered third position (S250)
If it is confirmed that the adhesives are all normal at the third position as a result of checking the adhesive, the die bonding process (S240) is performed for the adhesives at the third position.
When the adhesive is found to be defective at the third position as a result of checking the adhesive, a fourth position in which the adhesive is defective is registered in the third position, and information about the fourth position is registered. (S230) of removing the adhesive in the fourth position using the information on the registered fourth position and applying the adhesive again to the fourth position (S230); bonding the die to the adhesive applied in the fourth position (S240) may be sequentially performed.
Alternatively, the step S250 of confirming the adhesive of the adhesive may be omitted, and the step S240 of bonding the die to the adhesives at the third position may be performed immediately.
As described above, according to the die bonding method and the die bonding inspection method of the present invention, defective application of an adhesive agent and defective die bonding can be prevented, so that a defective rate of a die bonding step can be reduced and productivity can be improved.
