Claims (15)
- 경질 연마재, 유기 분산매 및 HLB(Hydrophile-Lipophile Balance)값이 6 내지 9인 혼합 계면활성제를 포함하며,
상기 혼합 계면활성제는 HLB값이 서로 다른 제1계면활성제와 제2계면활성제를 포함하는 연마용 슬러리 조성물. - 제1항에 있어서,
상기 제1계면활성제는 HLB값이 8 이상인 친수성 계면활성제이고,
상기 제2계면활성제는 HLB값이 6 이하인 친유성 계면활성제인 연마용 슬러리 조성물. - 제2항에 있어서,
상기 친유성 계면활성제는 소르비탄 에스테르, 글리세릴 에스테르 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제2항에 있어서,
상기 친수성 계면활성제는 폴리옥시에틸렌옥틸페닐에테르, 폴리옥시에틸렌노닐페닐에테르, 폴리에틸렌글리콜소르비탄에테르 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제1항에 있어서,
상기 연마용 슬러리 조성물은 상기 유기 분산매 35 내지 99 중량부,
상기 혼합 계면활성제 0.01 내지 60 중량부, 그리고
상기 경질 연마재 0.01 내지 5 중량부
를 포함하는 것인 연마용 슬러리 조성물. - 제1항에 있어서,
상기 경질 연마재는 천연 다이아몬드, 합성 다이아몬드, 질화붕소(cBN), 사파이어(Al2O3), 알루미나(Al2O3), 텅스텐카바이드(WC), 탄화규소(SiC), 보론카바이드(B4C), 산화지르코늄(ZrO2) 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제1항에 있어서,
상기 경질 연마재는 단결정 다이아몬드(Mono diamond), 다결정 다이아몬드(Polycrystalline diamond), 레진 다이아몬드(Resin diamond), 클러스터 다이아몬드(Cluster Diamond) 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제1항에 있어서,
상기 유기 분산매는 파라핀유, 나프텐유, 노말파라핀유, 유동파라핀, 지방산, 광물유 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제5항에 있어서,
상기 혼합 계면활성제는 혼합 계면활성제 전체를 기준으로 상기 제1계면활성제 1 내지 99 중량%, 그리고
상기 제2계면활성제 1 내지 99 중량%를 포함하는 것인 연마용 슬러리 조성물. - 제1항에 있어서,
상기 연마용 슬러리 조성물은 연질 연마재를 더 포함하고,
상기 연마용 슬러리 조성물은 상기 유기 분산매 25 내지 99 중량부,
상기 혼합 계면활성제 0.01 내지 60 중량부, 그리고
상기 경질 연마재와 상기 연질 연마재를 포함하는 혼합 연마재 0.02 내지 15 중량부를 포함하는 것인 연마용 슬러리 조성물. - 제10항에 있어서,
상기 연질 연마재는 산화세륨(CeO2), 이산화망간(MnO2), 퓸드 실리카(SiO2), 콜로이달 실리카(SiO2), 수산화알루미늄(Al(OH)3), 탈크(Talc), 제올라이트(Zeolite), 클레이(Clay) 및 이들의 조합으로 이루어진 군에서 선택된 어느 하나인 연마용 슬러리 조성물. - 제1항 내지 제11항 중 어느 한 항에 따른 연마용 슬러리 조성물을 이용하는 기판의 연마방법.
- 제12항에 따른 기판의 연마방법에 의하여 연마된 기판을 포함하는 화합물 반도체.
- 제12항에 따른 기판의 연마방법에 의하여 연마된 기판을 포함하는 LED.
- 제12항에 따른 기판의 연마방법에 의하여 연마된 기판을 포함하는 반도체.
