Abstract
본원은 탄소구조체층; 상기 탄소구조체층 상에 형성되어 있는 미세 구조물; 및 상기 미세 구조물을 덮어 형성되며, 전하분리접합부를 포함하는 박막층: 을 포함하는, 태양전지 및 이의 제조 방법에 관한 것이다.
Description
본원은 탄소구조체층 상에 미세 구조물을 포함하는 박막이 형성되어 있는, 태양전지에 관한 것이다.
최근 심각한 환경 오염 문제와 화석 에너지 고갈로 차세대 청정 에너지 개발에 대한 중요성이 증대되고 있다. 그 중에서 태양전지는 공해가 적고, 자원이 무한적이며 반 영구적인 수명을 가지고 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 기대되고 있다.
태양전지는 태양광을 전기로 전환시키는 소자로 이용된다. 하지만, 박막 태양 전지는 종래의 기술에 비해서 비용, 효율 등에 있어서 상대적으로 경쟁력이 떨어지기 때문에, 아직 널리 활용되지 않고 있으며, 박막 태양 전지 기술이 활용되고 있는 범위는 크게 한정되어 있다.
태양전지에서 효율이 한정되는 대표적인 요인은 물질 내부의 구조적인 결함이다. 태양전지에서 생성된 광전하 (photo-induced carrier, electron and hole)가 태양전지 내부의 점결함(point defect), 선결함(dislocation), 적층 결함 (stacking fault), 및 그레인 경계 (grain boundary)등에서 포획되고(trapped) 광전하의 재결합(recombination)되는 과정에 의해 상기 박막 태양 전지 효율은 제한된다. 따라서, 이런 구조적인 결함이 없는 물질에서는 광전하의 확산거리가 길어져 태양전지의 효율을 향상시킬 수 있을 것이다.
이에, 상기 언급한 문제점을 해결할 수 있는 고효율의 태양전지로서, 간단한 제조 방법에 의해 저렴하고, 다양한 성질을 가지는 대면적의 기판 상에 형성된 고효율의 태양전지가 필요한 실정이다.
이에, 본원은 탄소구조체층을 포함하는 태양전지를 제공하고자 한다. 보다 구체적으로, 상기 탄소구조체층 상에 미세 구조물을 포함하는 박막이 형성되어 있는 태양전지를 제공하고자 한다.
그러나, 본원이 해결하고자 하는 과제는 이상에서 기술한 과제로 제한되지 않으며, 기술되지 않은 또 다른 과제들은 아래의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.
상기와 같은 목적을 달성하기 위하여, 본원의 일 측면은, 탄소구조체층; 상기 탄소구조체층 상에 형성되어 있는 미세 구조물; 및 상기 미세 구조물을 덮어 형성되는 박막층: 을 포함하는, 태양전지를 제공한다.
본원의 다른 측면은, 탄소구조체층을 준비하는 단계; 상기 탄소구조체층 상에 미세 구조물을 성장시키는 단계; 및 박막 형성 물질로 상기 미세 구조물을 덮어 박막층을 형성하는 단계: 를 포함하는, 태양전지의 제조 방법을 제공한다.
본원은 탄소구조체층을 사용하여 전기적 성질 및 광학적 성질이 우수한 고효율의 태양전지를 제공한다. 보다 구체적으로, 상기 미세 구조물은 우수한 결정성을 가지고, 전기적 성질 및 광학적 성질이 우수할 뿐만 아니라, 이를 씨드층으로 사용하여, 탄소구조체층 상에 고품질의 박막을 용이하게 성장시킬 수 있다.
또한 상기 태양전지의 탄소구조체는 기판인 동시에 전극으로 사용이 가능할 뿐만 아니라, 가격이 저렴한 기판 상으로 쉽게 전사할 수 있어 태양전지의 제조 단가를 낮출 수 있다.

그러나 본원은 여러 가지 상이한 형태로 구현될 수 있으며 여기에서 설명하는 구현예 및 실시예에 한정되지 않는다. 그리고 도면에서 본 발명을 명확하게 설명하기 위해서 설명과 관계없는 부분은 생략하였으며, 명세서 전체를 통하여 유사한 부분에 대해서는 유사한 도면 부호를 붙였다.
본원 명세서 전체에서, 어떤 부분이 어떤 구성요소를 "포함"한다고 할 때, 이는 특별히 반대되는 기재가 없는 한 다른 구성요소를 제외하는 것이 아니라 다른 구성 요소를 더 포함할 수 있는 것을 의미한다.
본 명세서에서 사용되는 정도의 용어 "약", "실질적으로" 등은 언급된 의미에 고유한 제조 및 물질 허용오차가 제시될 때 그 수치에서 또는 그 수치에 근접한 의미로 사용되고, 본원의 이해를 돕기 위해 정확하거나 절대적인 수치가 언급된 개시 내용을 비양심적인 침해자가 부당하게 이용하는 것을 방지하기 위해 사용된다.
본 명세서에서 사용되는 "그래핀(graphene)" 이라는 용어는 복수개의 탄소원자들이 서로 공유결합으로 연결되어 폴리시클릭 방향족 분자를 형성하는 그래핀이 층 또는 시트 형태를 형성한 것으로서, 상기 공유결합으로 연결된 탄소원자들은 기본 반복단위로서 6 원환을 형성하나, 5 원환 및/또는 7 원환을 더 포함하는 것도 가능하다. 따라서 상기 그래핀은 서로 공유 결합된 탄소원자들(통상 sp2 결합)의 단일층으로서 보이게 된다. 상기 그래핀은 다양한 구조를 가질 수 있으며, 이와 같은 구조는 그래핀 내에 포함될 수 있는 5 원환 및/또는 7 원환의 함량에 따라 달라질 수 있다. 상기 그래핀은 상술한 바와 같은 그래핀의 단일층으로 이루어질 수 있으나, 이들이 여러 개 서로 적층되어 복수층을 형성하는 것도 가능하며, 통상 상기 그래핀의 측면 말단부는 수소원자로 포화될 수 있다.
본원에서는 탄소구조체층, 보다 구체적으로 그래핀층을 이용함으로써 태양전지의 물리적/화학적 성질이 비약적으로 향상된다. 이는 그래핀의 다음과 같은 성질 때문이다.
우선, 그래핀은 전기 전도도가 매우 우수하다. 따라서, 그래핀 자체를 전극으로 이용하여도 되며, 그래핀에 별도의 전극을 설치하더라도 접촉 저항이 작다. 그래핀 자체를 전극으로 이용할 경우, 별도의 전극을 설치하는 경우에 비해 구조가 간단하여, 공정 비용과 시간이 절약된다. 또한, 그래핀은 화학적, 기계적 안정성이 뛰어나며, 특히 가요성과 연성을 지닌다. 그리고, 그래핀은 투명하게 제조가능하다.
본원의 일 측면에 따른 태양전지는, 탄소구조체층; 상기 탄소구조체층 상에 형성되어 있는 미세 구조물; 및 상기 미세 구조물을 덮어 형성되는 박막층: 을 포함한다.
예시적 구현예에 있어서, 상기 태양전지는 상기 박막층 상에 형성된 제 1 전극층을 추가 포함할 수 있으나, 이에 제한되는 것은 아니다.
예시적 구현예에 있어서, 상기 태양전지는 상기 탄소구조체층의 표면 상에 형성된 제 2 전극층을 추가 포함할 수 있으나, 이에 제한되는 것은 아니다. 상기 제 1 전극층 및/또는 상기 제 2 전극층은 도전성을 지닌 재료로서 당업자가 통상적으로 전극으로 사용할 수 있는 것이라면, 제한없이 사용가능하다. 상기 전극층의 비제한적인 예시로는 금속, ITO(indium tin oxide), IZO(indium zinc oxide), AZO(aluminum zinc oxide), IZTO(indium zinc tin oxide) 등의 투명전도성산화물(TCO), 도전성 폴리머, 그래핀 또는 그래파이트 등이 사용될 수 있다. 예컨대, 상기 금속은 Ag, Au, Ni, Ti, Cr 등일 수 있다.
예시적 구현예에 있어서, 상기 탄소구조체층은 그래핀(graphene), 또는 그래파이트(graphite)를 포함할 수 있으나, 이에 제한되는 것은 아니다. 일 구현예에 있어서, 상기 그래핀은 단층 또는 복수층일 수 있으나, 이에 제한되는 것은 아니다.

도 1을 참조하면, 본원의 태양전지의 제조 방법은 탄소구조체층(10)을 준비하는 단계(S1); 상기 탄소구조체층 상에 미세 구조물(30)을 형성시키는 단계(S2); 및 박막 형성 물질로 상기 미세 구조물을 덮어, 전하분리접합부를 포함하는 박막층(20)을 형성하는 단계(S3): 를 포함한다. 상기 탄소구조체층은 그래핀(graphene), 또는 그래파이트(graphite) 를 포함할 수 있다. 이하, 본원의 태양전지의 제조 방법의 일 구현예로써, 탄소구조체층을 포함하는 태양전지에 대해 보다 구체적으로 언급한다.
먼저, 탄소구조체층(10), 예를 들어, 탄소구조체층을 준비(S1)한다. 탄소구조체층은 탄소구조체층만으로 존재하거나, 다른 기판 상에 상기 탄소구조체층가 적층되어 있는 것일 수 있다.
일 구현예로, 상기 기판 상에 화학기상증착법을 사용하여 탄소구조체층을 형성할 수 있다. 상기 화학기상증착법은 당업계에서 탄소구조체층의 형성을 위해 통상적으로 사용되는 것이라면 특별한 제한 없이 사용할 수 있으며, 예를 들어, 열 화학기상증착법(thermal chemical vapor deposition; T-CVD), 급속 열처리 화학기상증착법(rapid thermal chemical vapor deposition; RTCVD), 플라즈마 화학기상증착법(plasma enhanced chemical vapor deposition; PECVD), 유도전류플라즈마 화학기상증착법(inductively coupled enhanced chemical vapor deposition; ICPCVD), 유기금속 화학기상증착법(metal organic chemical vapor deposition; MOCVD), 저압화학증기증착(low pressur chemical vapor deposition; LPCVD), 또는 상압화학증기증착(atmospheric pressure chemical vapor deposition; APCVD) 등을 사용할 수 있으나, 이에 제한되는 것은 아니다. 탄소구조체층을 형성하는 다른 구현예로, 흑연, 또는 그래파이트로부터 기계적 박리 또는 화학적 박리에 의해 그래핀을 형성할 수 있다.
이어서, 상기 탄소구조체층 상에 미세 구조물(30)을 성장(S2)시킨다. 탄소구조체층, 예를 들어, 그래핀의 표면은 화학적으로 매우 안정하고 반응성이 매우 떨어져, 상기 그래핀층 상에 균일한 박막의 성장이 매우 어렵다. 본원에서는 상기와 같은 문제를 해결하고자, 탄소구조체층 상에 미세 구조물을 형성하고, 상기 미세 구조물을 일종의 씨드(seed)로 사용하여 박막을 성장시키고자 한다.
미세 구조물은 탄소구조체층 상의 임의의 지점에서 복수개 설치된다. 상기 미세 구조물은 마이크로(micro) 또는 나노(nano) 스케일의 구조물로서, 그 크기 또는 형상에 특별한 제한이 있는 것은 아니다. 또한, 상기 미세 구조물은 상기 탄소구조체층 상에 성장하여 형성된다. 이는 상기 미세 구조물이 상기 탄소구조체층과 이루는 각도가 반드시 90도 라는 것은 아니며, 단지 상기 미세 구조물이 상기 탄소구조체층과 접하는 부분을 시점으로 하여, 상기 탄소구조체층의 판면에 대해 상방으로 쌓아가기(bottom-up) 방법으로 형성된다는 것을 의미한다.
미세 구조물을 형성하는 방법에 있어서, 상기 언급한 쌓아가기(bottom-up) 방법은 기판과의 물질 상수(격자 상수, 열팽창 계수 등) 차이에도 불구하고 매우 낮은 전위 밀도를 가지므로, 식각 공정에 기반한 탑-다운(top-down) 방법보다 우수한 결정질로 성잘할 수 있으며, 그 결과 전기적 성질이 향상되어 고효율의 태양전지 제조에 유리하다.
탄소구조체층 상에 미세 구조물을 형성하기 위한 일 구현예로, 상기 탄소구조체층 상에 데미지를 형성하고, 상기 데미지 상에 상기 미세 구조물을 형성할 수 있다. 상기 데미지를 형성하는 방법은, 탄소구조체층 상에 인위적으로 데미지를 주는 방법으로 당업계에서 통상적으로 사용되는 것이라면 제한없이 사용될 수 있으며, 예를 들어, 가스 플라즈마, 이온빔, 전자빔, 양성자빔, 중성자빔 및 이들의 조합으로 이루어진 방법에 의해 데미지를 형성할 수 있다. 상기 데미지는 상기 탄소구조체층 상에 핵생성(nucleation)과 성장이 일어날 수 있도록 해주는 역할을 한다. 상기 언급한 방법 중, 데미지의 위치를 조절할 수 있는 방법이라면 후술하는 마스크층을 사용하지 않고도 미세 구조체의 위치 및 밀도 조절이 가능하다.
상기 데미지가 형성된 탄소구조체층 상에 미세 구조물을 성장시키는 방법으로는, 유기금속 화학증착법을 포함하는 화학기상증착법, 스퍼터링(sputtering), 열 또는 전자빔 증발법(thermal or electron beamevaporation), 펄스레이저 증착법(pulse laser deposition) 등과 같은 물리적 성장 방법뿐만 아니라 금과 같은 금속촉매를 이용하는 기상 이송법(vapor-phase transport process) 등을 포함한다. 보다 구체적으로, 상기 화학기상증착법은 당업계에서 탄소구조체층의 형성을 위해 통상적으로 사용되는 것이라면 특별한 제한 없이 사용할 수 있으며, 예를 들어, 열 화학기상증착법(thermal chemical vapor deposition; T-CVD), 급속 열처리 화학기상증착법(rapid thermal chemical vapor deposition; RTCVD), 플라즈마 화학기상증착법(plasma enhanced chemical vapor deposition; PECVD), 유도전류플라즈마 화학기상증착법(inductively coupled enhanced chemical vapor deposition; ICPCVD), 유기금속 화학기상증착법(metal organic chemical vapor deposition; MOCVD), 저압화학증기증착(low pressur chemical vapor deposition; LPCVD), 무촉매 유기금속 화학기상증착법(catalyst-free MOCVD), 또는 상압화학증기증착(atmospheric pressure chemical vapor deposition; APCVD) 등을 사용할 수 있으나, 이에 제한되는 것은 아니다. 상기 화학기상증착법 중 무촉매 유기금속 화학기상증착법(catalyst-free MOCVD)을 사용할 경우, 촉매를 사용하지 않음으로 인해 촉매에 의한 오염을 방지할 수 있으며, 전기적, 광학적 성능이 우수한 미세 구조물의 제조가 가능하다.
상기 탄소구조체층 상에 미세 구조물의 성장 시, 상기 데미지의 위치를 조절하여, 상기 데미지 상에만 미세 구조물을 성장시킴으로써, 상기 상기 탄소구조체층 상에 미세 구조물의 위치를 제어할 수 있다.
상기 탄소구조체층 상의 미세 구조물의 위치를 제어하는 방법으로, 상기 탄소구조체층 상에 미세 구조물을 성장시키기 전에, 상기 탄소구조체층 상에 하나 이상의 개구부를 가지는 마스크층을 증착하여, 상기 미세 구조물의 위치를 제어할 수 있다(도 2a 내지 도 2f 참조). 상기 마스크층(100)에 개구부(110)를 형성하는 방법으로, 전자빔 리소그래피(e-beam lithography), 포토리소그래피(photolithography), 나노임프린트(nanoimprint), nanosphere, AAO(anodized aluminum oxide), 레이저 간섭 리소그래피, 탬플릿 또는 블록 공중합체 고분자(block copolymer) 등을 사용할 수 있다. 상기 언급한 방법을 이용하여 상기 마스크층 상에 규칙적인 패터닝(개구부)을 형성 후, 상기 형성된 개구부를 통하여 데미지를 형성하고 상기 데미지 상측에만 상기 미세 구조물을 성장시키는 방법으로 위치를 제어할 수 있다. 마스크층(100)을 사용하는 경우, 미세 구조물(30)을 성장시킨 후에 마스크층을 제거하는 공정을 추가 포함할 수 있다. 다만 상기 마스크층의 제거가 반드시 필요한 것은 아니며, 상기 마스크층을 일종의 절연층으로 잔존시키는 것도 가능하다.
한편, 지금까지는 패터닝 및/또는 데미지를 주어 데미지의 생성을 통해 미세 구조물의 위치 및 밀도 조절을 행하였으나, 반드시 이러한 방법을 행할 필요가 있는 것은 아니다. 예컨대, 온도 및 압력 등의 공정 조건을 적절히 선택함으로써 탄소구조체층 상에 직접 미세 구조물을 성장시키는 것도 가능하다.
마지막으로, 박막 형성 물질로 상기 그래핀층 상의 미세 구조물을 덮어 박막층(20)을 형성한다. 상기 박막층(20)은 미세 구조물(30)을 피복하도록 형성된다. 즉, 박막층(20) 내에 미세 구조물(30)이 인입되어 있는 형태가 되도록, 미세 구조물(30) 및 박막층(20)이 마련된다. 또한, 상기 박막층(20)은 미세 구조물(30)과의 정합을 위해 결정구조 및 격자상수가 상기 미세 구조물(30)과 유사한 재료로 제조되는 것이 바람직하다. 상기 박막층은 금속 또는 반도체일 수 있다. 예를 들어, 상기 금속은 Mg, Cd, Ti, Li, Cu, Al, Ni, Y, Ag, Mn, V, Fe, La, Ta, Nb, Ga, In, S, Se, P, As, Co, Cr, B, N, Sb, 상기 각 금속의 산화물 및 이들의 조합으로 이루어진 군에서 선택되는 것일 수 있으나, 이에 제한되지 않는다. 또한 상기 반도체는 산화물, 질화물, 카바이드, Ⅲ-Ⅴ족 또는 Ⅱ-Ⅵ족 화합물, 또는 실리콘 계열의 반도체로 이루어진 것을 포함할 수 있으나, 이에 제한되지 않는다.
상기 n 형 반도체층은 n 형 불순물이 도핑된 반도체 물질로 제조된다. n 형 불순물로는 실리콘, 게르마늄, 셀레늄, 텔루르, 또는 탄소가 사용될 수 있으며, 반도체 물질로는 질화 인듐, 질화갈륨, 질화알루미늄, 질화갈륨알루미늄, 또는 질화인듐갈륨이 사용될 수 있으나, 이러한 재료로 한정되는 것은 아니다. 또한, 상기 p 형 반도체층은 p 형 불순물이 도핑된 반도체 물질로 제조된다. P 형 불순물로는 마그네슘, 아연 또는 베릴륨이 사용될 수 있으며, 반도체 물질로는 질화 인듐, 질화갈륨, 질화알루미늄, 질화갈륨알루미늄, 또는 질화인듐갈륨이 사용될 수 있으나, 이러한 재료로 한정되는 것은 아니다. 상기 박막층의 비제한적인 예시로, n 형 불순물로는 5족 원소, p 형 불순물로는 3족 원소로 이루어진 실리콘 반도체를 포함할 수 있다.
도 3 및 도 4는 상기와 같은 방법에 의해 형성된 탄소구조체층 상의 박막층의 단면 및 투시도를 나타낸다. 도 3에서와 같이 상기 탄소구조체층은 탄소구조체층(10) 만으로 존재하거나, 추가로 상기 탄소구조체층 하부에 기판(40)이 형성되어 있는 것을 포함할 수 있다. 그러나, 상기 탄소구조체층이 충분한 기계적 강도를 갖는 경우 기판이 반드시 필요한 것은 아니며, 이 경우 별도의 기판을 두지 않고 탄소구조체층 자체가 기판의 역할을 하게 할 수도 있다.
도 5는 다양한 형태의 미세 구조물(30)을 포함하는 박막층을 포함하는 태양전지의 단면을 나타낸 그림이다. 도 5를 참조하면, 상기 미세 구조물(30)로 (a) 미세 막대, (b) 미세 바늘, (c) 미세 튜브, (d) 미세 벽을 사용할 수 있다.
도 6을 참조하면, 탄소구조체층을 포함하는 태양전지는 원하는 목적 기판상으로 용이하게 전사할 수 있다. 일 구현예로, 상기 탄소구조체층이 (a) 복수층 또는 (b) 단층인 경우, 상기 탄소구조체층(10)이 형성되어 있는 기판(40)으로부터 상기 탄소구조체층을 분리하여, 목적기판(50), 예를 들어, 유연하고 변형 가능한 고분자 기판, 투명한 기판, 열전도성이 우수한 금속성 기판 등에 전사할 수 있다.
도 6a에는 복수개의 탄소구조체층 중 하나의 탄소구조체층만을 분리하여 목적기판 상으로 전사하였으나, 복수개의 탄소구조체층을 분리하여 목적기판 상으로 전사하는 것도 가능하다. 특히 한층 이상의 탄소구조체층은 층상 구조를 가지고 있어, 상기 탄소구조체층이 형성되어 있는 기판으로부터 쉽게 분리하여 가격이 저렴한 목적기판 상으로 전사하여 태양전지의 제조에 사용될 수 있다. 또한 상기 탄소구조체층이 복수층인 경우, 상기 복수층 전부 또는 상기 복수층의 일부만을 분리하여, 다른 목적기판 상으로 전사할 수 있다.
전술한 바와 같이, 탄소구조체층, 예를 들어, 그래핀은 기판으로부터 분리되어 전이되기 쉽다. 즉, 탄소구조체층 및 그 상측의 구조물들은 하부의 기판과 분리될 수 있으며, 이 분리된 탄소구조체층 및 그 상측의 구조물들은 다른 목적 기판에 전이될 수 있다. 탄소구조체층과 기판은 역학적 힘만으로도 분리될 수 있으며, 이를 역학적 리프트오프(mechanical lift-off)라 한다.
일반적으로 널리 쓰이는 실리콘 태양전지는 실리콘 기판 상에서 제조되는데, 상기 실리콘 기판은 일반 플라스틱 기판에 비해 비싸고, 상기 기판으로부터 상기 실리콘 태양전지의 분리 및 전사도 용이하지 않은 단점이 있다. 이에 본원은, 상대적으로 가격이 저렴한 기판 상에 탄소구조체층을 포함하는 태양전지를 형성하거나, 상기 언급한 방법으로 실리콘 기판 상에 탄소구조체층을 포함하는 태양전지를 형성한 후, 상기 실리콘 기판으로부터 상기 탄소구조체층을 포함하는 태양전지를 가격이 저렴한 기판 상에 전사함으로써, 태양전지의 제조 가격을 낮출 수 있다.
도 7은 태양전지의 전하분리접합부를 나타낸 단면도이다. 상기 전하분리접합부는 상기 미세 구조물 또는 박막층의 성질에 따라 다양하게 나타날 수 있다. 예를 들어, 상기 전하분리접합부는 반도체 p-n 접합부, 반도체 p-i-n 접합부, 금속/반도체 접합부와 같이 다양하게 구성될 수 있으나, 이에 제한되는 것은 아니다.
일 구현예로서, 도 7a 를 참조하면, 본원의 태양전지는 미세 구조물을 포함하는 박막층이 형성되어 있으며, 상기 박막층은 복수개의 층, 예를 들어, 제 1 박막층(21)과 제 2 박막층(22)이 추가 적층되어 있다. 이 경우, 상기 제 1 박막층과 상기 제 2 박막층 계면에 전하분리접합부(70)가 형성될 수 있다. 전하분리접합부의 한 예시로, 상기 제 1 박막층은 n 형 또는 p 형 반도체이고, 상기 제 2 박막층은 p 형 또는 n 형 반도체일 수 있으나, 이에 제한되지 않는다. 보다 바람직하게는 상기 제 1 박막층은 n 형 반도체이고, 상기 제 2 박막층은 p 형 반도체일 수 있다.

도 7b 를 참조하면, 본원의 태양전지의 박막층은 복수개의 층을 형성할 수 있으며, 이 경우, 전하분리접합부 역시 복수개로 구성될 수 있다. 도 7c 를 참조하면 상기 박막층은, 제 1 박막층(21), 제 2 박막층(22), 및 제 3 박막층(23)으로 구성될 수 있으며, 이 때, 전하분리접합부는 상기 제 1 박막층(21)과 상기 제 2 박막층(22)의 계면 및 상기 제 2 박막층(22)과 상기 제 3 박막층(23)의 계면에 형성될 수 있다. 다른 구현예로 도 7c를 참조하면, 상기 미세 구조물을 포함하는 제 1 박막층(21)은 반도체층이 아닐 수 있다. 이 경우 상기 제 2 박막층(22)은 n 형 또는 p 형 반도체이고, 상기 제 3 박막층(23)은 p 형 또는 n 형 반도체일 수 있으나, 이에 제한되지 않는다. 보다 바람직하게는 상기 제 2 박막층(22)은 n 형 반도체이고, 상기 제 3 박막층(23)은 p 형 반도체일 수 있다. 또 다른 구현예로 도 7d를 참조하면, 본원의 태양전지는 미세 구조물(30)과 미세 구조물에 순응적으로 증착된 박막층(20)의 계면에 전하분리접합부(70)가 형성된다. 이 경우, 상기 미세 구조물은 n 형 또는 p 형 반도체이고, 상기 제 1 박막층은 p 형 또는 n 형 반도체 일 수 있다. 상기 전하분리접합부가 상기 미세 구조물과 상기 제 1 박막층 계면에 형성되는 경우, 박막과 박막 계면에 전하분리접합부가 형성되는 경우보다 전하분리접합부를 이루는 표면적이 넓어지게 되고, 그에 따라 태양전지의 효율도 증가하게 된다.
태양광에 의해 상기 n 형 제 1 박막층으로부터 전자가 발생하고, 상기 전자는 상기 제 1 박막층 하부에 형성되어 있으며, 전극의 기능을 하는 탄소구조체층으로 이동한다. 이 때, 상기 탄소구조체층은 기존의 태양전지의 전극으로 사용되던 물질에 비하여 점결함(point defect), 선결함(dislocation), 적층 결함 (stacking fault), 및 그레인 경계 (grain boundary)등이 억제된 구조적으로 결함이 적은 물질로서, 광전하의 확산을 용이하게 하고, 그 결과 태양전지의 효율을 향상시킬 수 있다.
도 8은 제 1 전극층(80) 및 제 2 전극층(90)의 위치를 나타내는 태양전지의 단면도이다. 상기 제 1 전극층 및/또는 상기 제 2 전극층은 상기에 언급한 바와 같이 도전성을 지닌 재료로서, 당업자가 통상적으로 전극으로 사용할 수 있는 것이라면 제한 없이 사용가능하다.
상기 제 1 전극층 및/또는 상기 제 2 전극층의 위치는 크게 제한되지 않으나, 보다 바람직하게는 상기 제 1 전극층 및 상기 제 2 전극층 중 적어도 하나는 탄소구조체층과 연결되어 있는 것일 수 있다. 다만, 도 8d 에서와 같이, 상기 탄소구조체층은 그 자체로 전극의 기능을 할 수 있는 바, 이 경우는 상기 제 1 전극층 및 상기 제 2 전극층 중 어느 한 전극 만으로도 태양전지를 제조할 수 있다.
도 8a 및 도 8b 를 참조하면, 제 1 전극층(80)은 박막층 상에 형성되어 있고, 상기 제 2 전극층은 상기 기판(10)의 하부 또는 상부에 형성되어 있다.
도 8c를 참조하면, 제 2 전극층은 도 8a 및 도 8b 와 같이 탄소구조체층의 일 측면의 전체에 형성되어 있을 수 있으나, 상기 제 2 전극층은 탄소구조체층의 일 측면의 일부에 형성되어 있을 수 있다. 한편, 지금까지의 실시예에서는 모두 제 2 전극층(90)이 탄소구조체층(10)과 접하여 형성되는 것으로 설명하였으나, 상기 제 2 전극층(90)이 상기 탄소구조체층(10)과 접하지 않고 n 형 반도체층인 박막층(20)과 접하도록 형성되는 것도 가능하다. 예컨대, 도 8c에 도시된 바와 같이, 박막층(20)이 단차를 가지도록 형성되고, 제 2 전극층(90)이 박막층(20)이 형성되어 있지 않은 단부 상에 위치하는 것도 가능하다.
상기에서는 본원의 바람직한 구현예를 참조하여 설명하였지만, 해당 기술 분야에서 통상의 지식을 가진 자라면 하기의 특허 청구의 범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 및 변경시킬 수 있음을 이해할 수 있을 것이다.

Claims (22)
- 탄소구조체층;
상기 탄소구조체층 상에 형성되어 있는 미세 구조물; 및
상기 미세 구조물을 덮어 형성되며, 전하분리접합부를 포함하는 박막층:
을 포함하는, 태양전지.
- 제 1 항에 있어서,
상기 박막층 상에 형성된 제 1 전극층을 추가 포함하는, 태양전지.
- 제 1 항에 있어서,
상기 탄소구조체층의 표면 상에 형성된 제 2 전극층을 추가 포함하는, 태양전지.
- 제 1 항에 있어서,
상기 탄소구조체층은 그래핀(graphene) 또는 그래파이트(graphite)를 포함하는 것인, 태양전지.
- 제 1 항에 있어서,
상기 박막층은 한 개 또는 복수개의 층인 것인, 태양전지.
- 제 5 항에 있어서,
상기 전하분리접합부는 상기 미세 구조물과 상기 박막층의 계면 또는 상기 복수개의 박막층의 각각의 계면에 형성되어 있는 것인, 태양전지.
- 제 1 항에 있어서,
상기 미세 구조물은 상기 탄소구조체층에 형성된 데미지(damage)로부터 상측으로 성장된 것인, 태양전지.
- 제 1 항에 있어서,
상기 미세 구조물은 미세 막대, 미세 바늘, 미세 튜브, 미세 벽 및 이들의 조합으로 이루어진 군에서 선택되는 것을 포함하는, 태양전지.
- 제 1 항에 있어서,
상기 미세 구조물은 금속 또는 반도체 중 적어도 어느 하나로 이루어진 것인, 태양전지.
- 제 1 항에 있어서,
상기 박막층은 금속 또는 반도체 중 적어도 어느 하나로 이루어진 것인, 태양전지.
- 제 1 항에 있어서,
상기 탄소구조체층은 상기 태양전지의 전극인 것인, 태양전지.
- 제 1 항에 있어서,
상기 탄소구조체층 하부에 기판을 추가 포함하는, 태양전지.
- 제 12 항에 있어서,
상기 탄소구조체층과 상기 기판은 분리가능한 것인, 태양전지.
- 탄소구조체층을 준비하는 단계;
상기 탄소구조체층 상에 미세 구조물을 성장시키는 단계; 및
박막 형성 물질로 상기 미세 구조물을 덮어 박막층을 형성하는 단계:

- 제 14 항에 있어서,
상기 박막층 상에 제 1 전극층을 형성하는 단계를 추가 포함하는, 태양전지의 제조 방법.
- 제 14 항에 있어서,
상기 탄소구조체층의 표면 상에 제 2 전극층을 형성하는 단계를 추가 포함하는, 태양전지의 제조 방법.
- 제 14 항에 있어서,
상기 탄소구조체층을 준비하는 단계는, 기판 상에 상기 탄소구조체층을 형성하는 것인, 태양전지의 제조 방법.
- 제 17 항에 있어서,
상기 탄소구조체층을 준비하는 단계는, 상기 기판 상에 형성되어 있는 탄소구조체층을 목적 기판 상으로 전사하는 것을 포함하는, 태양전지의 제조 방법.
- 제 14 항에 있어서,
상기 탄소구조체층 상에 미세 구조물을 성장시키는 단계는,
상기 탄소구조체층 상에 데미지를 형성하고, 상기 데미지 상측에 상기 미세 구조물을 형성하는 것인, 태양전지의 제조 방법.
- 제 19 항에 있어서,
상기 데미지는, 가스 플라즈마, 이온빔, 전자빔, 양성자빔, 중성자빔 및 이들의 조합으로 이루어진 군에서 선택되는 방법 중 하나에 의해 형성되는 것인, 태양전지의 제조 방법.
- 제 19 항에 있어서,
상기 데미지를 형성하는 것은,
상기 탄소구조체층 상에 마스크층을 형성하는 단계;
상기 마스크층을 패터닝하여 복수개의 개구부를 형성하는 단계; 및
상기 개구부를 통해 상기 탄소구조체층에 데미지를 생성하는 단계:
를 포함하는 것인, 태양전지의 제조 방법.
- 제 21 항에 있어서,
상기 마스크층을 패터닝하여 복수개의 개구부를 형성하는 단계는 전자빔 리소그래피, 포토리소그래피, 레이저 간섭 리소그래피, 나노임프린트, 및 탬플릿 중 하나 이상의 방법을 이용하는 것인, 태양전지의 제조 방법.
