Claims (6)
- (ㄱ) 수용성 유기용제 20 ∼ 60 중량%, (ㄴ) 물 10 ∼ 45 중량%, (ㄷ) 알킬 아민 또는 알콜 아민 5 ∼ 15 중량%, (ㄹ) 초산 1 ∼ 10 중량%, (ㅁ) 옥심류 0.01 ∼ 3.5 중량%, (ㅂ) 수산기를 2 또는 3개 함유한 유기 페놀계 화합물 1 ∼ 10 중량%, 및 (ㅅ) 트리아졸계 화합물 0.5 ∼ 5 중량%를 포함하는 것을 특징으로 하는 포토레지스트 리무버 조성물.
- 제 1 항에 있어서,상기 알킬아민 또는 알콜아민은 에틸아민, 디메틸아민, 디에틸아민, 트리메틸아민, 트리에틸아민, 에타놀아민, 디에타놀아민, 트리에타놀아민으로 이루진 군으로부터 1 종 이상 선택되는 것을 특징으로 하는 포토레지스트 리무버 조성물.
- 제 1 항에 있어서,상기 옥심류 화합물이 아세트알독심, 아세톤옥심 및 부타논옥심으로 이루어진 군으로부터 1 종 이상 선택되는 것을 특징으로 하는 포토레지스트 리무버 조성물.
- 제 1 항에 있어서,상기 트리아졸계 화합물은 벤조트리아졸(BT), 톨리트리아졸(TT), 카르복실릭 벤조트리아졸(CBT), 및 벤조트리아졸과 톨리트리아졸이 혼합된 2성분계 트리아졸계 화합물로 이루어진 군에서 1 종 이상 선택되는 것을 특징으로 하는 포토레지스트 리무버 조성물.
- 제 1 항에 있어서,상기 수용성 유기용제가 디메틸설폭사이드(DMSO), N-메틸피롤리돈(NMP), 디메틸아세트아미드(DMAc), 및 디메틸포름아미드(DMF)로 이루어진 군으로부터 1 종 이상 선택되는 것을 특징으로 하는 포토레지스트 리무버 조성물.
