Claims (9)
- 분자 중에 2개 이상의 에폭시기를 함유하는 에폭시수지, 상기 에폭시수지와 반응하여 경화물을 만드는 경화제, 상기 에폭시수지와 상기 경화제의 반응을 촉진시키는 경화촉진제를 포함하는 에폭시 수지 조성물에 있어서, 상기 경화촉진제가 표면이 열가소성 수지로 코팅된, 입경 10㎛ 이하인 경화촉진제를 포함하는 것을 특징으로 하는 반도체 소자 언더필용 액상 에폭시 수지 조성물.
- 제 1항에 있어서, 상기 표면이 열가소성 수지로 코팅된, 입경 10㎛ 이하인 경화촉진제가 에폭시수지 또는 경화제에 사전에 분산된 형태인 것을 특징으로 하는 반도체 소자 언더필용 액상 에폭시 수지 조성물.
- 제 2항에 있어서, 상기 에폭시수지가 비스페놀 A형 에폭시수지, 비스페놀 F형 에폭시수지, 비스페놀 AD형 에폭시수지, 수소화 비스페놀 A형 에폭시수지, 수소화 비스페놀 F형 에폭시수지, 수소화 비스페놀 AD형 에폭시수지로 이루어진 그룹에서 선택되는 1종 이상인 것을 특징으로 하는 반도체 소자 언더필용 액상 에폭시 수지 조성물.
- 제 1항에 있어서, 상기 표면이 열가소성 수지로 코팅된, 입경 10㎛ 이하인 경화촉진제가 전체 에폭시 수지 조성물에 대하여 0.1 ~ 20 중량%로 포함되는 것을 특징으로 하는 반도체 소자 언더필용 액상 에폭시 수지 조성물.
- 제 1항에 있어서, 상기 액상 에폭시 수지 조성물의 점도가 25℃에서 500cps 이하인 것을 특징으로 하는 반도체 소자 언더필용 액상 에폭시 수지 조성물.
- 제 1항 내지 제 8항 중 어느 한 항 기재의 반도체 소자 언더필용 액상 에폭시 수지 조성물을 교반, 가열장치를 구비한 혼합분쇄기, 3축 롤밀, 볼밀, 진공유발기, 유성형 혼합기를 사용하여 혼합, 분쇄하여 얻은 제품으로 디스펜싱 공정을 통하여 패키지한 반도체 소자.
