Description
Claims (15)
- 기판 상에 절연층, 히터 및 전극을 순차적으로 형성하고, 상기 절연층 상에 상기 히터 및 전극을 덮도록 보호층을 형성하는 단계;상기 보호층 및 절연층을 순차적으로 식각하여 상기 기판을 노출시키는 트렌치를 형성하는 단계;상기 트렌치를 채우도록 상기 보호층 상에 잉크챔버의 형성을 위한 희생층을 형성하는 단계;상기 희생층 및 보호층의 표면에 도금을 위한 시드층을 형성하는 단계;상기 히터의 상부에 위치하는 상기 시드층 상에 노즐용 몰드를 형성하는 단계;상기 시드층 상에 도금층을 소정 두께로 형성하는 단계;상기 트렌치에 채워진 희생층이 노출될 때까지 상기 기판의 배면을 식각하여 잉크 피드홀을 형성하는 단계;상기 노즐용 몰드 및 상기 노즐용 몰드의 하부에 위치한 시드층을 순차적으로 제거하여 노즐을 형성하는 단계; 및상기 노즐 및 잉크 피드홀을 통하여 노출된 희생층을 제거하여 상기 잉크챔버를 형성하는 단계;를 포함하는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 기판은 실리콘으로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 절연층은 실리콘 산화물로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 히터는 상기 절연층의 상면에 발열 저항체를 증착하고, 이를 패터닝하함으로써 형성되는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 전극은 상기 히터의 상면에 도전성 금속을 증착하고, 이를 패터닝함으로써 형성되는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 보호층은 실리콘 산화물 또는 실리콘 질화물로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 보호층을 형성한 다음, 상기 잉크챔버의 바닥을 이루는 상기 보호층의 상면에 캐비테이션 방지층을 형성하는 단계를 더 포함하는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 7 항에 있어서,상기 캐비테이션 방지층은 탄탈륨(Ta)로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 희생층은 상기 보호층 상에 포토레지스트 또는 감광성 폴리머를 도포하고, 이를 잉크챔버의 형상으로 패터닝함으로써 형성되는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.

- 제 1 항에 있어서,상기 시드층은 구리, 금, 니켈, 티타늄 및 크롬으로 이루어지는 그룹에서 선 택된 적어도 하나의 금속으로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 11 항에 있어서,상기 도금층은 구리, 금 및 니켈로 이루어지는 그룹에서 선택된 적어도 하나의 금속으로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 도금층은 전기도금에 의하여 형성되는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 노즐용 몰드는 포토레지스트 또는 감광성 폴리머로 이루어지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
- 제 1 항에 있어서,상기 노즐용 몰드는 상부로 갈수록 좁아지는 테이퍼 형상의 단면을 가지는 것을 특징으로 하는 잉크젯 프린트헤드의 제조방법.
