- 기판 상에 게이트 전극을 형성하고;상기 게이트 전극을 덮도록 기판 전면 상에 게이트 절연막, 제 1 비정질 실리콘막 및 N+ 또는 P+ 불순물이 도핑된 제 2 비정질 실리콘막을 순차적으로 증착하고;상기 제 1 비정질 실리콘막과 제 2 비정질 실리콘막을 동시에 결정화시켜 제 1 폴리실리콘막과 제 2 폴리실리콘막의 형성과 동시에 상기 제 2 비정질 실리콘 막의 불순물을 확산시켜 상기 제 1 비정질 실리콘막에 미량의 불순물을 도핑 시키고;상기 제 2 폴리실리콘막과 제 1 폴리실리콘막을 패터닝하여 제 2 폴리실리콘막으로 이루어진 폴리실리콘막 패턴과 제 1 폴리실리콘막으로 이루어진 액티브층을 형성하고;상기 기판 전면 상에 소오스 전극 및 드레인 전극 물질막을 증착하고;상기 소오스 전극 및 드레인 전극 물질막과 상기 폴리실리콘막 패턴을 패터닝하여 상기 게이트 전극 양측의 상기 액티브층 상에 소오스 영역 및 드레인 영역을 형성함과 동시에 상기 소오스 영역 및 드레인 영역과 전기적으로 연결되는 소오스 전극 및 드레인 전극을 형성하는 단계들을 포함하는 박막 트랜지스터의 제조방법.
