Claims (10)
- 콜로이드 실리카, 아민류, 4급암모늄염기, 금속 킬레이트제, pH 조절제, 수산기이온 완충제 및 탈이온수를 포함하는 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 금속 킬레이트제의 함량이 전체 조성물 대비 0.001 ∼ 1중량%인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 금속 킬레이트제의 함량이 전체 조성물 대비 0.05 ∼ 0.5중량%인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 금속 킬레이트제는 EDTA계, PDTA계, CyDTA계, NTA계, DTPA계, HEDTA계 킬레이트 중에서 선택된 어느 하나 이상인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 전체 슬러리에 대하여 콜로이드 실리카 0.2 ∼ 40 중량%, 아민류 0.05 ∼ 7 중량%, 4급암모늄염기 0.01 ∼ 2 중량%, 금속 킬레이트제 0.001 ∼ 1 중량%, pH조절제 0.01 ∼ 2 중량%, 수산기이온 완충제 0.01 ∼ 2 중량% 및 잔부로써 탈이온수를 함유하는 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 콜로이드 실리카는 구형의 형태로 평균입경이 50∼150㎚인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 아민류는 에탄올 아민(ethanol amine), 아미노에틸에탄올아민(amino ethyl ethanol amine), 아미노 에틸 피파라진(amino ethyl piparazine), 피파라진(piparazine) 중에서 선택된 어느 하나 이상인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 4급암모늄염기는 TMAH인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항에 있어서, 상기 수산기이온 완충제는 탄산암모늄, 황산암모늄, 염화암모늄 및 초산암모늄 중에서 선택된 어느 하나 이상인 것을 특징으로 하는 실리콘 웨이퍼 연마용 슬러리 조성물.
- 제 1항 내지 제 9항 중 어느 한 항 기재의 연마용 슬러리를 반도체 후 공정인 웨이퍼 후면 연마 공정의 연마용 슬러리로 사용하는 것을 특징으로 하는 연마 방법.
