Abstract
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a method of forming a capacitor in a semiconductor memory device, wherein a double sacrificial oxide film is deposited on an interlayer insulating film having contact plugs formed thereon. The sacrificial oxide film is etched to form an opening for forming the lower electrode. Since the lower portion of the sacrificial oxide film inside the opening is etched to increase the space inside the opening, the internal surface area is increased. A lower electrode is formed by forming a conductive film and an HSG on the opening and the sacrificial oxide film. After that, the lower electrode is separated in units of cells, and a dielectric film and an upper electrode are formed to form a capacitor. As a result, the surface area of the lower electrode may be maximized to increase the capacitor capacity of the capacitor.

The present invention relates to a method of manufacturing a semiconductor memory device, and more particularly to a method of forming a capacitor.
As the degree of integration of semiconductor devices increases, the size of devices in semiconductors also decreases. As a result, problems such as weakening of isolation between devices and reduction of capacitor area occur. In particular, the minimum capacitor capacity is required to store information in the memory. As the size of the device becomes smaller, it is difficult to secure sufficient capacitor capacity.
유전체로는 일반적으로 SiO2(ε=3.9) 및 Si3N4(ε=7.0)가 많이 사용되고, 유전율이 높은 유전체로는 TiO2(ε=70∼80), Ta2O5(ε=24∼26), SrTiO3(ε=200∼300) 및 BST(ε=300∼500) 등이 있다. The capacitance of the capacitor is proportional to the dielectric constant ε and the surface area of the electrode. Therefore, the method of increasing the capacitor capacity is to use a high dielectric constant dielectric and to increase the surface area of the electrode. SiO 2 (ε = 3.9) and Si 3 N 4 (ε = 7.0) are generally used as dielectrics, and TiO 2 (ε = 70 to 80) and Ta 2 O 5 (ε = 24) are used as dielectrics having high dielectric constants. 26), SrTiO 3 (ε = 200 to 300), BST (ε = 300 to 500), and the like. However, materials with high dielectric constants have large leakage currents, so there are still many problems to be solved.
현재 DRAM(Dynamic Random Access Memory) 분야에서 커패시터를 형성하기 위해 가장 많이 사용되는 구조는 실린더 구조이다.As a method of increasing the surface area of an electrode, there is a method of increasing an effective surface by growing HSG (HemiSpherical Grain) on the surface of the electrode, and there is a method of increasing an effective surface area by modifying a geometric structure. The geometry is divided into a stack structure and a trench structure. In addition, the stack structure includes a fin structure, a cylinder structure, and a multilayer vertical stack struture. At present, the most widely used structure for forming a capacitor in the field of dynamic random access memory (DRAM) is a cylinder structure.
A cylinder structure deposits a sacrificial oxide film on a semiconductor substrate. The sacrificial oxide film is etched through a photo process to form an opening. A lower electrode is formed by forming a conductive layer and an HSG on the sacrificial oxide layer including the inside of the opening. The insulating film is deposited on the entire surface of the substrate including the opening. The planarization process is performed so that the sacrificial oxide film is exposed to separate the lower electrode into cells. Since the sacrificial oxide film and the insulating film are removed, a lower electrode having a cylindrical shape is formed. The dielectric film and the upper electrode are formed thereon to complete the capacitor.
