The present invention relates to a plasma deposition apparatus, and more particularly, to a process chamber of a Plasma Enhanced Chemical Vapor Deposition (PECVD) apparatus capable of a low temperature process of less than 400 ℃.
Plasma processing is increasingly required to increase the fine workability and the processing speed due to the higher integration of semiconductor devices. In order to comply with this demand, the processing gas pressure has to be reduced in pressure and high in density.
To achieve higher density and lower pressure of the processing gas, (1) using a cyclotron resonance phenomenon (ECR) between a microwave (2.45 GHz) electromagnetic field and an electromagnetic field (875G), and (2) applying a power source with an RF frequency to Induced Coupled Plasma (ICP) or Transformer Coupled Plasma (TCP) for generating.
On the other hand, the conventional method of generating plasma by applying a voltage of RF frequency between parallel plates is difficult to stably discharge at low pressure. As a countermeasure, plasma is generated by a high frequency voltage of several tens of MHz or more, as shown in Japanese Patent Application Laid-Open No. 7-297175 or 3-204925, to control the bias of the sample at a low frequency of several hundreds of kilohertz or less. The manner of doing this is disclosed.
As such, the current plasma deposition apparatus performs various processes using two different plasma sources.
As shown in Fig. 1 schematically showing the configuration of a process chamber of a conventional PECVD apparatus, a plasma source to be used is 13.56 MHz as a main power source for ionizing gas particles between the chamber wall and the electrode. A
The RF power applied from the
In addition, the frequency change is variable from 100 kHz to 450 kHz, and a
Meanwhile, in FIG. 1, the
However, in the conventional process chamber using the dual frequency two-wave plasma source described above, since the
This potential difference, which determines the characteristics of the plasma deposition or the etching film, is further deepened according to the trend of large diameter of the
The above-described problems of the prior art will be described in detail with reference to FIGS. 2 and 3. 2 shows an enlarged front view of the
Referring to FIGS. 2 and 3, the
The large-
The
As a result, a potential difference in plasma density induced in each

While the preferred embodiments of the invention have been described in the drawings and the description, specific terms have been used, which are used in technical concepts rather than for the purpose of limiting the scope of the invention as set forth in the claims below. Therefore, the present invention is not limited to the above embodiments, and the modifications and improvements of the present invention are possible, of course.
As described above, according to the preferred embodiment of the present invention, it is possible to prevent the difference in potential of the plasma density induced in the large-area chamber by allowing the uniform plasma to be distributed among the wafers through simple structure improvement of the heater block. .
In this way, by preventing the potential difference of the plasma density induced on each wafer, an even deposition rate can be obtained between the respective wafers, and stable power can be supplied by improving the uniformity of the plasma density.
In addition, by further uniformizing the plasma density through the more uniform supply of shunt and low frequency power in the large-area heater block, it is possible to supply uniform and stable power between each wafer, and due to the uniform and stable plasma supply, By preventing arc generation in the chamber, it is possible to extend the life time of the process chamber.
