본 발명은 반도체 소자의 제조 방법에 관한 것으로서, 특히 하이드로젠 실세스쿼젼스 (hydrogen silsesquioxance)(이하 HSQ 라 한다) 를 층간 절연막으로 이용한 복합 배선층을 갖는 반도체 소자의 제조 방법에 관한 것이다.
최근의 소형화 기술에 따라서, 복합 배선층을 갖는 반도체 소자의 배선 피치는 점차 감소하였다. 배선 피치가 감소하게 되면, 인접 배선간의 간격이 줄어들게 되고 배선 용량으로 일컬어지는 인접 배선간의 정전 용량은 증가하게 된다. 따라서, 동작 속도는 낮아지고 소비 전력은 증가하게 된다. 이러한 문제점을 극복하기 위해, 지금까지 사용된 실리콘 산화막 대신에 저유전막 (저유전 상수를 갖는 막) 을 층간 절연막으로 이용하는 것이 제안되었다. 이러한 저유전막을 이용함으로써, 작은 배선 피치를 갖는 반도체 소자에서도 작은 배선 용량을 실현할 수 있게 되었다.
여러 가지 재료로 이루어진 저유전막은 이미 연구되고 개발되었다. 특히, HSQ 는 1400℃ 이상의 온도에서 열저항이 있기 때문에, 가장 유망한 저유전막들 중의 하나이다.
HSQ 를 층간 절연막으로 이용한 종래의 반도체 소자 제조 방법은, 예를 들면 "T.Zoes, B.Ahlburn, K.Erz, and M.Marsden, "Planarization Performance of Flowable Oxide in the Sub-0.5㎛ Regime", Conference Proceedings ULSI XI 1996 Materials Research Society pp.121-125 (1996)" 에 개시되어 있다.

상기 종래 제조 방법에서는, 저유전 상수막인 HSQ 막이 층간 절연막으로 이용되었지만, 제조 공정중에 HSQ 의 유전 상수가 증가함에 따라서 결과적으로 배선 용량이 증가하는 문제점이 있다.
즉, HSQ 막이 형성된 후에 고온의 열이 가해지게 되면, Si-H 결합들 중에 일부 결합이 분리된 후에, 예를 들면 Si-OH 결합으로 변화하게 된다. 그런 후에, HSQ 막내의 Si-H 결합의 수가 감소되어, HSQ 막의 유전 상수는 증가하게 된다. 상기 종래 방법에 있어서, Si-H 결합의 분리는 플라즈마 산화막이 대략 300℃ 내지 400℃ 에서 형성되거나 또는 텅스텐막이 대략 400℃ 내지 450℃ 에서 형성되는 경우에 발생한다. 특히, Si-H 결합의 수가 400℃ 이상에서는 상당히 감소된다. 따라서, 공정중에 고온을 이용하는 경우에, Si-H 결합의 수는 텅스텐막을 형성하는 동안에 상당히 감소하게 되어, 이러한 공정에 의해 배선 용량이 매우 증가하게 된다.
본 발명의 목적은 작은 배선 피치에서도 배선 용량이 작은 반도체 소자를 제조할 수 있는 반도체 소자 제조 방법을 제공하는 것이다.
본 발명에 따른 반도체 소자 제조 방법은 배선층 상에 HSG 막을 포함한 층간 절연막을 형성하는 단계, 상기 HSQ 막에 수소 이온을 주입하는 단계, 및 상기 반도체 소자를 어닐링하는 단계를 포함한다.
또한, 본 발명에 따른 반도체 소자 제조 방법은 층간 절연막 내에 비아홀을 형성하는 단계와 비아홀 내에 텅스텐막을 실장시키는 (embedding) 단계를 더 포함하며, 텅스텐막을 실장시키는 단계를 수행한 후에는 이온 주입 단계와 어닐링 단계를 수행한다.
더구나, 본 발명에 따른 반도체 소자 제조 방법의 어닐링 단계는 수소를 함유한 분위기에서 수행된다.
상기 방법에 따르면, 일부 Si-H 결합이 분리됨으로 인해 Si-H 결합의 수가 감소된 HSQ 막 내에 수소이온을 주입함으로써, 분리된 Si-H 결합들이 재결합되어 Si-H 결합의 수가 다시 증가하게 된다. 이와 같이 함으로써, HSQ 의 유전 상수는 다시 감소하고, 따라서 배선 용량은 감소하게 되며, 결과적으로 고속의 동작 속도와 저소비 전력을 실현할 수 있게 된다.

그런 다음, 도 6a 에 도시된 바와 같이, 수소 이온 (13) 을, 예를 들면 50KeV 의 에너지와 대략 1×10-16/㎝2의 도즈에서 주입한다. 이러한 경우에 있어서, 대부분의 수소 이온 (13) 은 제 1 배선층과 제 2 배선층 사이의 HSQ 막 (6) 에 주입된다. 그런 다음, 대략 400℃ 에서 대략 10 분 동안 어닐링한다. 이러한 경우에 있어서, 수소와 질소를 1:1 의 비율로 혼합한 가스를 어닐링 분위기로 이용하는 것이 바람직하다.

제 2 실시예에 있어서, 수소 이온 주입은 최상부 배선층 (상기 실시예의 제 2 배선층) 이 형성된 후에 한 번만 수행된다. 따라서, 제 2 실시예는 제 1 실시예에 비해 공정 단계가 적다. HSQ 막 (6) 은 제 1 및 제 2 텅스텐막 (10 과 100) 형성 단계를 거치지 않기 때문에, 유전 상수의 피크치를 얻을 수 있다. 그러나, 수소 이온 주입 에너지 레벨은 제 1 실시예 보다 높게 설정되기 때문에, 수소 이온이 HSQ 막 (6) 내로 충분히 주입된다. 따라서, 감소된 Si-H 결합의 수를 다시 증가시킬 수 있다.
이온 주입 에너지와 수소 이온의 도즈를 적절히 조절함으로써, 다수의 HSQ 막을 포함하는 층간 절연막이 포개져 있는 반도체 소자의 경우에도, 일회의 이온 주입 공정에 의해 Si-H 결합을 재결합시킬 수 있다.
더구나, 제 2 실시예에 있어서도, 제 1 실시예와 마찬가지로, 배선층을 패터닝한 후에 수소 이온을 주입하고 어닐링할 수도 있다.
또한, 본 발명에 있어서, HSQ 막 내의 부족한 수소를 보충하기 위해서는,수소 이온을 주입한 후의 어닐링 분위기로서 수소 함유 가스를 이용하는 것이 바람직하다. 그러나, 수소를 과도하게 함유한 가스를 사용하는 경우에는, HSQ 막 내의 Si-O 결합이 분리되어 Si-H 결합이 과도하게 증가하게 된다. 그 결과, HSQ 막의 기계적인 강도가 저하되고 쉽게 벗겨지기 때문에 배선의 신뢰성을 저하시키게 된다. 따라서, 제 1 및 제 2 실시예에 있어서, 수소와 질소가 1:1 의 비율로 혼합된 가스를 어닐링 분위기로 이용한다.
또한, 본 발명에 있어서, 수소 이온 대신에 양성자나 중수소를 이용할 수도 있다. 특히, 중수소는 수소에 비해 무겁기 때문에, 이온 주입의 깊이 조절이 용이하다.
본 발명에 따른 반도체 소자 제조 방법은 HSQ 함유 층간 절연막을 형성한 후에 반도체 소자에 수소 이온을 주입하는 단계와 반도체 소자를 어닐링하는 단계를 포함한다. 따라서, 작은 배선 피치에서도 배선 용량이 작은 반도체 소자를 제조할 수 있다.
즉, 텅스텐막 형성과 같은 열처리 공정으로 인해 일부 Si-H 결합이 분리되어 Si-H 결합의 수가 감소된 층간 절연막 내에 수소를 보충함으로써, 분리된 Si-H 결합이 재결합되고 Si-H 결합의 수는 다시 증가하게 된다. 이와 같이 함으로써, HSQ 의 유전 상수는 다시 저하되고, 배선 용량도 저하되어, 결과적으로, 고속의 동작 속도와 낮은 소비 전력을 실현할 수 있다.
본 발명이 상기 실시예로 한정되지 않으며, 본 발명의 사상과 범위를 벗어나지 않고 변경되고 수정될 수도 있음은 자명하다.
Claims (6)
- HSQ 막을 포함하는 층간 절연막을 배선층상에 형성하는 단계;상기 HSQ 막 내에 수소 이온을 주입하는 단계;어닐링하는 단계;상기 층간 절연막 내에 비아홀을 형성하는 단계; 및상기 비아홀 내에 텅스텐막을 실장시키는 (embedding) 단계를 포함하며,상기 이온 주입 단계와 상기 어닐링 단계는 상기 텅스텐막을 실장시키는 단계를 수행한 후에 실행하는 것을 특징으로 하는 반도체 소자 제조 방법.
- 제 1 항에 있어서,상기 층간 절연막을 형성하는 단계는,상기 배선층의 표면상에 제 1 절연막을 형성하는 단계;상기 제 1 절연막 상에 상기 HSQ 막을 형성하는 단계;상기 HSQ 막상에 제 2 절연막을 형성하는 단계; 및화학적 연마 방법 및 기계적 연마 방법 중에 적어도 한 가지 방법을 상기 제 2 절연막에 적용하는 단계를 포함하는 것을 특징으로 하는 반도체 소자 제조 방법.
- HSQ 막을 포함하는 층간 절연막을 배선층상에 형성하는 단계;상기 HSQ 막 내에 수소 이온을 주입하는 단계;어닐링하는 단계;상기 층간 절연막 내에 비아홀을 형성하는 단계;상기 비아홀 내 및 상기 층간 절연막 상에 고융점 금속막을 형성하는 단계;상기 비아홀 내에 텅스텐막을 실장시키는 단계;상기 고융점 금속막 상에 금속막을 형성하는 단계; 및상기 금속막과 상기 고융점 금속막을 배선층 형상으로 패터닝하는 단계를 포함하며,상기 수소 이온 주입 단계와 상기 어닐링 단계는 상기 패터닝하는 단계 이후에 실행하는 것을 특징으로 하는 반도체 소자 제조 방법.
- HSQ 막을 포함하는 층간 절연막을 배선층상에 형성하는 단계;상기 HSQ 막 내에 수소 이온을 주입하는 단계;어닐링하는 단계;상기 어닐링 단계는 수소 함유 분위기에서 실행하는 것을 특징으로 하는 반도체 소자 제조 방법.
- 다수의 배선층과 상기 다수의 배선층의 각각을 절연시키기 위한 다수의 층간 절연막을 포함하며, 상기 다수의 층간 절연막의 각각에는 HSQ 막이 포함된 반도체 소자의 제조 방법에 있어서,상기 HSQ 막 내에 수소 이온을 주입하는 단계; 및상기 반도체 소자를 어닐링하는 단계를 포함하며,상기 이온 주입 단계 및 상기 어닐링 단계는 상기 층간 절연막 중의 최상층막이 형성된 후에 한 번만 실행되는 것을 특징으로 하는 반도체 소자 제조 방법.
- 제 5 항에 있어서,이온 주입 에너지를 조정하여 수소 이온이 상기 층간 절연막 중의 최하층막까지 도달하게 하는 것을 특징으로 하는 반도체 소자 제조 방법.
