Abstract
Description
図1は、pn接合を導入した光電変換素子の代表的な断面図である。図1に示す光電変換素子は、ガラス等の光透過性の基板10上に、スパッタリング法や真空蒸着法等により形成されたITO(Indium−Tin Oxide)等の透明な導電性膜からなる陽極11と、陽極11上にp型半導体化合物層12とn型半導体化合物層13をそれぞれ真空蒸着法やスピンコート法、印刷法等によって成膜した光電変換部15、さらにその上部に同じく真空蒸着法等により形成された金属からなる陰極14とを備えている。上記構成を有する光電変換素子に光照射を行うと、光電変換部15にて光吸収が起こり、励起子が形成される。続いて、キャリアが分離されて電子はn型半導体化合物層13を通って陰極14へ、正孔はp型半導体化合物層12を通って陽極11へと移動する。これにより両電極間には起電力が発生し、外部回路をつなげることで、電気信号を取り出すことが可能となる。
例えば、有機EL素子の透明電極として、ITO等の酸化物半導体系の材料が一般的に用いられており、ITOと銀とを積層して低抵抗化を狙った検討もなされている(例えば、特許文献4と5)。しかしながら、ITOはレアメタルのインジウムを使用しているため、材料コストが高く、またスパッタ法での成膜工程時や、抵抗を下げるための成膜後の300℃程度でのアニール処理といった、により光電変換層にダメージを与える工程による問題を有していた。
本発明者らは、鋭意検討を行った結果、窒素原子を含む化合物を用いて構成された窒素含有層上に、銀または銀を主成分とした合金を透明性が確保できるほど薄膜に層形成して透明電極を形成すると、優れた光電変換素子が得られることを見いだした。具体的には、窒素含有層と、銀または銀を主成分とした合金からなる透明銀電極を組み合わせた層が光電変換層と隣接することにより、光照射時のキャリアの移動度向上による光電変換効率の向上と、光遮断時の低暗電流化と、を両立させるのに十分な光電流/暗電流比を得られることを見出した。従来、暗電流を低下させる目的で、正孔及び電子ブロッキング層を設ける場合があるが、窒素含有層と透明銀電極との組み合わせにより、暗電流を更にさらに低減できたのに加えて、光電変換効率を向上させることができた。これらの効果の発現は、透明銀電極の銀原子と、窒素含有層の窒素原子との相互作用により素子内のエネルギー障壁が変化し、キャリアの移動に影響したからであると考えられる。

本発明の光電変換素子は、基材と、当該基材上に配置された第1透明電極と、第2透明電極と、第1透明電極と第2透明電極との間に配置され、光電変換層を有する光電変換部とを有する。第1透明銀電極と第2透明電極の少なくとも一方は、銀または銀を主成分とする透明銀電極である。透明銀電極の基材側の面には、窒素含有化合物を主成分とする窒素含有層がさらに設けられている。第1透明電極と第2透明電極の一方は陽極、他方は陰極であり、好ましくは第1透明電極が陽極、第2透明電極が陰極である。下記で詳細に説明するように、本発明の光電変換素子は、必要な特性などに応じて、さらに電子ブロッキング層、正孔ブロッキング層、高屈折率層などを有していてもよい。
図4〜6及び10〜12は、陰極側に窒素含有層を設けた態様であり、図7〜9及び13〜15は、陰極側と陽極側の両方に窒素含有層を設けた態様である。中でも、光照射時のキャリアの移動度向上による光電変換効率の向上と、光遮断時の低暗電流化を両立させるのに十分な光電流/暗電流比が得られやすい観点から、図12及び図15で示される層構成が好ましい。
本発明の光電変換素子を構成する基材に特に限定はなく、例えばガラス板、樹脂フィルム等を挙げられる。基材は、透明であることが好ましく、透明な基材としては、ガラス板、石英板、透明樹脂フィルムを挙げることができる。
第1透明電極は、基材上に設けられている。第2透明電極は、第1透明電極と対をなしている。第1透明電極と第2透明電極の一方は陽極であり、他方は陰極である。
透明銀電極は、銀または銀を主成分とした合金からなる透明電極である。銀を主成分とする合金(以下、単に「合金」ともいう)としては、銀マグネシウム、銀銅、銀パラジウム、銀パラジウム銅、銀インジウムなどが挙げられる。銀を主成分とした合金とは、合金における銀の含有量が、合金の全質量に対して50質量%以上であることをいう。
尚、透明銀電極は、銀または合金の層が、必要に応じて複数の層に分けて積層された構成であっても良い。
第1透明電極と第2透明電極のうち一方が透明銀電極であるとき、他方は透明銀電極以外の他の透明電極であり得る。他の透明電極としては、上述した可視光線透過率の要件を満たすものである限り特に限定はなく例えば、タングステン酸化物、亜鉛酸化物、インジウム酸化物、スズ酸化物、インジウムスズ酸化物(ITO)、インジウム亜鉛酸化物(IZO)、アルミニウム酸化物、アルミニウムスズ酸化物(ATO)、フッ素ドーピングされたスズ酸化物(FTO)、モリブデン酸化物、バナジウム酸化物、レニウム酸化物、ニオブ酸化物、タンタル酸化物、チタン酸化物、ニッケル酸化物、銅酸化物、コバルト酸化物、マンガン酸化物、クロム酸化物等の金属酸化物や、これらの組み合わせを含む電極が挙げられる。
他の透明電極としてのシート抵抗値は、数百Ω/sq.以下が好ましく、百Ω/sq.以下がより好ましい。
本発明における窒素含有層とは、窒素原子をヘテロ原子とした複素環を有する化合物(以下、屡々、「窒素原子を含む化合物」という)を含む層である。窒素含有層は、上述したように、可視光透過率が高く、且つ低抵抗の透明銀電極の形成を可能にするだけでなく、窒素含有層と透明銀電極とを組み合わせた層が、さらに光電変換層と隣接することによって、光照射時のキャリアの移動度向上による光電変換効率の向上と、光遮断時の低暗電流化を両立させるのに十分な光電流/暗電流比を得ることが可能となる。
以下に、窒素原子を含む化合物の合成例を示すが、本発明はこれに限定されるものではない。
300mlのナスフラスコに、2,8−ジヨードジベンゾフラン(10g、0.024モル)、δ−カルボリン(2.2等量)、K3PO4(6等量)、Cu2O(0.4等量)及びジビバロイルメタン(1等量)を含むDMSO(ジメチルスロホキシド)(50ml)溶液を加えて、窒素雰囲気下、150℃で16時間還流する。
その後、室温(25℃)まで戻し、溶液を分液ロートに移して抽出する。酢酸エチルと飽和食塩水を加えて有機相と水相とに分離した後、有機相を取り出し、減圧留去する。得られた固体をシリカゲルカラムクロマトグラフィーにより精製し、中間体1の白色固体(6.5g、収率55%)を得る。
300mlのナスフラスコに、中間体1(6.5g、0.013モル)のDCM(ジクロロメタン)(200ml)溶液を加えて、窒素雰囲気下、−40℃まで冷却した。このフラスコにBr2(1.1等量)を滴下しながら加え、徐々に室温(25℃)まで戻しながら16時間撹拌する。
その後、溶液を分液ロートに移して抽出を行う。酢酸エチルと飽和食塩水を加えて有機相と水相とに分離した後、有機相を取り出し、減圧留去する。得られた固体をシリカゲルカラムクロマトグラフィーにより精製し、中間体2の白色固体(2.0g、収率27%)を得る。
100mlのナスフラスコに、中間体2(2.0g、0.0035モル)、δ−カルボリン(1.1等量)、K3PO4(3等量)、Cu2O(0.2等量)及びジビバロイルメタン(0.5等量)を含むDMSO(25ml)溶液を加えて、窒素雰囲気下、150℃で16時間還流する。
その後、室温(25℃)まで戻し、溶液を分液ロートに移して抽出する。酢酸エチルと飽和食塩水を加えて有機相と水相とに分離した後、有機相を取り出し、減圧留去する。得られた固体をシリカゲルカラムクロマトグラフィーにより精製し、例示化合物1−23の白色固体(3.0g、76%)を得る。
光電変換素部は、第1透明電極と第2透明電極との間に配置されている。光電変換部は、光電変換層を有し、ブロッキング層をさらに有することが好ましい。
光電変換層の層構成としては、p型半導体化合物を含む層とn型半導体化合物を含む層とが積層された積層型(例えば、図4の26、図7の37、図10の57、及び図13の79)、p型半導体化合物とn型半導体化合物とが同一層中で混合されているバルクヘテロ接合型(例えば、図5と6の27、図8と9の38、図11と12の58、図14と15の80)、積層型の中間層にp型半導体化合物とn型半導体化合物が混合した層(i層)を有する構造等が挙げられる。中でも、p型半導体化合物が高分子有機半導体化合物の場合には、p型半導体化合物とn型半導体化合物とが混合しているバルクヘテロ接合型が好ましい。
光電変換層に用いるp型半導体化合物に特に限定はないが、低分子有機半導体化合物と高分子有機半導体化合物が挙げられる。
低分子有機半導体化合物の分子量は、上限、下限ともに特に制限されないが、通常5000以下、好ましくは2000以下であり、一方、通常100以上、好ましくは200以上である。
なお、低分子有機半導体化合物としては、一種の化合物を用いてもよいし、複数種の化合物の混合物を用いてもよい。
高分子有機半導体化合物に特に限定はない。例えば、ポリチオフェン、ポリフルオレン、ポリフェニレンビニレン、ポリチエニレンビニレン、ポリアセチレン又はポリアニリン等の共役ポリマー半導体;アルキル基やその他の置換基が置換されたオリゴチオフェン等のポリマー半導体などが挙げられる。また、二種以上のモノマー単位を共重合させた半導体ポリマーを用いることもできる。
光電変換層に含まれるn型半導体化合物に特に限定はないが、フラーレン(C60、C70、C76等)化合物;オクタアザポルフィリン;前述したp型半導体化合物のパーフルオロ体;ナフタレンテトラカルボン酸無水物、ナフタレンテトラカルボン酸ジイミド、ペリレンテトラカルボン酸無水物、ペリレンテトラカルボン酸ジイミド等の芳香族カルボン酸無水物やそのイミド化物;及び、これらの化合物を骨格として含む誘導体などが好ましい。
本発明の光電変換素子の光電変換部は、電子ブロッキング層(例えば、図6の28、図9の39、図12の59、図15の81)及び正孔ブロッキング層(例えば、図6の29、図9の40、図12の60、図15の82)から選ばれる少なくとも1種をさらに含むことが好ましい。
電子ブロッキング層は、陽極と陰極の間に逆バイアス電圧を印加したときに、陽極側から光電変換部に電子が注入されてしまうことで暗電流が増加してしまうのを抑制するために設けられている。
前記重合性の置換基としては、前述と同様に、例えば、ラジカル重合性、カチオン重合性、またはアニオン重合性を有する置換基が挙げられる。重合性の置換基としては、ビニル基が好ましい。
正孔ブロッキング層は、陽極と陰極間に逆バイアス電圧を印加したときに、陰極側から光電変換部に正孔が注入されてしまうことで暗電流が増加してしまうのを抑制するために設けられている。
本発明の光電変換素子は、さらに高屈折率層を有してもよい。光電変換素子は、基材と窒素含有層との間(例えば、図13〜15の72のように、基材と窒素含有層の間)、又は第2透明電極の窒素含有層とは反対側の面(例えば、図10〜12の56や、図13〜15の78のように、透明銀電極の上)の少なくとも一方として、前記窒素含有層よりも屈折率の高い高屈折率層を有することが好ましい。高屈折率層は、隣接する窒素含有層、もしくは前記透明電極を挟持して隣接する窒素含有層よりも高い屈折率を有する層である。高屈折率層を設けることによって、光電変換素子の可視光透過率を向上させ、光電変換効率を高めることが可能となる。
本発明の光電変換素子は、上述した基材、第1透明電極及び第2透明電極、窒素含有層、光電変換部(光電変換層、ブロッキング層)、高屈折率層の他に、その他の層(保護層あるいは封止層)をさらに有してもよい。
本発明の光センサは、本発明の光電変換素子と、光電変換素子の電気特性の変化を検出する検出部とを備える。
更に、本発明に係る光センサは、発光素子、例えば、LED、或いは有機EL素子と組み合わせて、受発光一体型のデバイスとして使用することもできる。
本発明の光電変換素子1−1の作製手順を、図12を参照し、説明する。
先ず、透明な無アルカリガラス製の基材50上に、ITOからなる陽極51を、スパッタ法により形成した。この際、透明基板50を、電極材料としてITOのターゲットが取り付けられたスパッタ装置の基板ホルダーに固定した。次いで、スパッタ装置の処理室内において、成膜速度0.3nm/秒〜0.5nm/秒で、膜厚150nmのITOからなる透明な陽極51を成膜した。
前記光電変換素子1−1の作製において、陰極55の銀の膜厚を10nmにした以外は光電変換素子1−1と全く同様にして、光電変換素子1−2を作製した。
前記光電変換素子1−1の作製において、銀に対する銅の比率が3質量%となるように蒸着速度を調整して、膜厚5nmの銀と銅の合金からなる陰極55を成膜した以外は光電変換素子1−1と全く同様にして、光電変換素子1−3を作製した。
前記光電変換素子1−1の作製において、基材50をPET(帝人デュポンフィルム(株)社製、テイジン(登録商標)テトロン(登録商標)フィルム K)に変更した以外は光電変換素子1−1と全く同様にして、光電変換素子1−4を作製した。
前記光電変換素子1−1の作製において、窒素含有層54にそれぞれ例示化合物1−5、1−11、1−13、1−23を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−5〜1−8を作製した。
前記光電変換素子1−1の作製において、光電変換層58のp型半導体化合物として、それぞれ例示化合物3−2、3−5、3−12を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−9〜1−11を作製した。
本発明の光電変換素子1−12の作製手順を、図15を参照し、説明する。
先ず、真空蒸着装置内を真空度4×10−4Paまで減圧した後、酸化チタン(TiO 2)を、蒸着速度0.1nm/秒〜0.2nm/秒で透明な無アルカリガラス製の基材70上に蒸着し、膜厚30nmの酸化チタン(TiO2)からなる高屈折率層71を成膜した。
前記光電変換素子1−12の作製において、陽極73の銀の膜厚を9nmにした以外は光電変換素子1−12と全く同様にして、光電変換素子1−13を作製した。
前記光電変換素子1−12の作製において、基材70をPET(帝人デュポンフィルム(株)社製、テイジン(登録商標)テトロン(登録商標)フィルム K)とし、さらに、窒素含有層72の成膜を下記のようにした以外は光電変換素子1−12と全く同様にして、光電変換素子1−14を作製した。
窒素含有層72の成膜: 酢酸メチルを溶媒とし、窒素原子を含んだ化合物として例示化合物2−12を1質量%溶解した溶液を、窒素雰囲気下にて前記高屈折率層71上に500rpmでスピンコートした。その後、ホットプレート上に移動させて100℃で30分間加熱することで乾燥及び重合反応を行い、膜厚30nmの窒素含有層72を成膜した。
前記光電変換素子1−1の作製において、高屈折率層を成膜しないこと以外は光電変換素子1−1と全く同様にして、光電変換素子1−15を作製した。
前記光電変換素子1−1の作製において、光電変換層58のn型半導体化合物として、bisPCBMを用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−16を作製した。
前記光電変換素子1−1の作製において、正孔ブロッキング層60の正孔ブロッキング化合物として、トリス(8−ヒドロキシキノリナート)アルミニウム錯体を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−17を作製した。
前記光電変換素子1−1の作製において、電子ブロッキング層59の電子ブロッキング化合物として、例示化合物4−6を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−18を作製した。
前記光電変換素子1−1の作製において、高屈折率層78として、酸化ニオブ(Nb2O5)を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−19を作製した。
光電変換素子1−16の作製手順を、図3を参照し、説明する。
先ず、透明な無アルカリガラス製の基材10上に、ITOからなる透明電極を陽極11として、スパッタ法により形成した。この際、透明基板10を、電極材料としてITOのターゲットが取り付けられたスパッタ装置の基板ホルダーに固定した。次いで、スパッタ装置の処理室内において、成膜速度0.3nm/秒〜0.5nm/秒で、膜厚150nmのITOからなる透明電極を陽極11として成膜した。
前記光電変換素子1−1の作製において、窒素含有層54を成膜せず、正孔ブロッキング層60の直上に膜厚7nmの銀を成膜し、透明銀電極を陰極55として作製した以外は光電変換素子1−1と全く同様にして、光電変換素子1−21を作製した。
前記光電変換素子1−1の作製において、窒素含有層54の例示化合物1−3に代えて、下記の窒素原子非含有化合物1を用いた以外は光電変換素子1−1と全く同様にして、光電変換素子1−22を作製した。
作製した各光電変換素子の封止体に対して、1.0×106V/cm2の外部電界を与え、ピーク波長が800nmで放射照度50μW/cm2の赤外光を照射したときに流れる電流値と、光を遮断した暗状態で流れる電流値をそれぞれ測定し、外部量子効率と暗電流を算出した。光電変換領域の面積は2mm×2mmであるが、光照射は、そのうちの1.5mmφの領域に対して行った。得られた結果を表2に示す。
恒温恒湿槽を用い、光電変換素子の封止体を85℃、相対湿度85%の条件下で光照射を行わずに100時間保持した。その後、前記と同様に外部量子効率を算出した。得られた結果を表2に示す。

Claims (14)
- 基材と、
前記基材上に配置された第1透明電極と、
前記第1透明電極と対をなす第2透明電極と、
前記第1透明電極と前記第2透明電極との間に配置された光電変換層を含む光電変換部とを有する光電変換素子であって、
前記第1透明電極と前記第2透明電極の少なくとも一方は、銀又は銀を主成分とする合金からなる透明銀電極であり、
前記透明銀電極の基材側の面に配置され、窒素原子をヘテロ原子とした複素環を有する窒素含有化合物を含む窒素含有層をさらに有する、光電変換素子。 - 前記窒素含有化合物が、下記一般式(1)または(2)で表される構造を有する化合物であることを特徴とする、請求項1に記載の光電変換素子。
R1、R2、R3、R4及びR5は、それぞれ独立に、水素原子または置換基を表し、
R1、R2、R3、R4及びR5の少なくとも一つはアリール基または芳香族複素環を表し、但し、R1、R2、R3、R4またはR5が置換基を表すとき、任意の隣同士の置換基が結合して環を形成することはない。)
Xは、−N(R11)−、−O−または−S−を表し、
E1、E2、E3、E4、E5、E6、E7及びE8は、それぞれ独立に、−C(R1 2)=または−N=を表し、その少なくとも一つは−N=を表し、
R11及びR12は、それぞれ独立に、水素原子または置換基を表す。) - 前記透明銀電極の膜厚が4〜15nmであることを特徴とする、請求項1または2に記載の光電変換素子。
- 前記R1〜R5及びR11〜R12の少なくとも一つが、重合性の置換基であることを特徴とする、請求項1〜3のいずれか一項に記載の光電変換素子。
- 前記光電変換層が、少なくとも1種のp型半導体化合物と、少なくとも1種のn型半導体化合物との混合物であることを特徴とする、請求項1〜4のいずれか一項に記載の光電変換素子。
- 前記p型半導体化合物の、可視光領域から赤外光領域の範囲内の吸収極大波長が、溶液状態において700nm以上であることを特徴とする、請求項5に記載の光電変換素子。
- 前記n型半導体化合物が、フラーレン又はフラーレン誘導体であることを特徴とする、請求項5又は6に記載の光電変換素子。
- 前記第1透明電極が陽極であり、前記第2透明電極が陰極である、請求項1〜7のいずれか一項に記載の光電変換素子。
- 前記光電変換部が、前記光電変換層と前記第1透明電極との間に配置された電子ブロッキング層と、前記光電変換層と前記第2透明電極との間に配置された正孔ブロッキング層の少なくとも一方をさらに有する、請求項8に記載の光電変換素子。
- 前記第2透明電極が、前記透明銀電極であり、
前記第2透明電極と前記正孔ブロッキング層との間に前記窒素含有層を有することを特徴とする、請求項9に記載の光電変換素子。 - 前記第1透明電極が、前記透明銀電極であり、
前記第1透明電極と前記基材との間に前記窒素含有層を有することを特徴とする、請求項9又は10に記載の光電変換素子。 - 前記基材と前記窒素含有層との間、又は前記第2透明電極の前記窒素含有層とは反対側の面に、前記窒素含有層よりも波長550nmの光の屈折率が高い高屈折率層をさらに有することを特徴とする、請求項1〜11のいずれか一項に記載の光電変換素子。
- 可視光領域の光に対して透明であることを特徴とする、請求項1〜12のいずれか一項に記載の光電変換素子。
- 請求項1〜13のいずれか一項に記載の光電変換素子と、前記光電変換素子の電気特性の変化を検出する検出部とを備えることを特徴とする、光センサ。
