Abstract

PURPOSE:To realize the easy and highly accurate control of the negative pressure by using a highly accurate electricity/pressure conversion sensor using a nozzle flapper mechanism to feed back the negative pressure obtained at the sucking side. CONSTITUTION:An integrated structure includes a nozzle flapper mechanism 14 using a piezoelectric element, the diaphragms 34 and 36 which are displayed by the negative pressure of a sucking path and the nozzle back pressure of the mechanism 14, a pilot valve body 16 which performs the open/close control of the sucking path in response to the displacements of both diaphragms 34 and 36, and a pressure sensor 78 which detects the negative pressure of the sucking path. The mechanism 14 is driven by an input electric signal for change of the nozzle back pressure. Then the direct open/close control is given to the body 16 for control of the negative pressure. As a result, the desired negative pressure is always obtained with high accuracy.
