Claims (1)
- 内部に窓が形成された中空状支持板と、この支
持板の一面側に形成されたＸ線透過性薄膜と、前
記支持板の他面側に形成されたエツチング保護膜
と、前記Ｘ線透過性薄膜の外面に設けられたＸ線
吸収パタンとを備え、搬送装置によつて搬送され
るＸ線露光用マスクにおいて、前記エツチング保
護膜の外面に、前記窓と対応する位置に空洞が形
成された中空状の補強用枠体を取付け、この枠体
の外周に前記搬送装置と係合する係合部を設けた
ことを特徴とするＸ線露光用マスク。
