Abstract

PURPOSE:To transmit an ultrasonic vibration from a capillary to a ball without deviation by forming an uneven pattern on an inside chamfered face in contact with the end at the end of the capillary. CONSTITUTION:Uneven patterns (trapezoidal or wedge-shaped) are formed on the inside chamfered part for enclosing spherical balls 4, 8 and the face of the end 7 of a capillary to effectively secure a gold ball 8 formed at the end of the capillary even during bonding at the chamfered part of the capillary to accurately transmit an ultrasonic vibration from a horn. When the chamfered part is formed in a wedge shape 12 and the capillary protrudes larger at the upper part, it can prevent the ball from flowing upward. Further, when the uneven pattern of the chamfered part is formed in a trapezoidal shape 10, the separability between the balls 4, 8 and the capillary 7 is improved. Thus, the capillary effectively transmits the movement thereof to the balls at the first bonding part.
