Abstract
PURPOSE:To obtain a grinding stone with high stiffness capable of deep cutting by arranging high strength ceramic whiskers other than super abrasives to the direction normal to the axial line of the grinding while being dispersed into metallic plating phases. CONSTITUTION:Numbers of ceramic whiskers 11, 11,... are dispersed into metallic plating phases 10 in such a way that these whiskers 11, 11,... are arranged to the direction normal to the axial line of these whiskers. The deformation of metallic plating phases to the aforesaid direction is accordingly restrained so as to improve the stiffness of a grinding stone for reducing the deflection thereof. Resultantly, even when the aforesaid stone is used for full cutting by which a wafer is deeply cut, it may withstand great grinding resistance sufficiently. Even if taping materials are adhered onto the edge so as to make it dull, there is little risk of failures. In grinding operations, whiskers 11, 11,... come suitably out of the grinding stone so as to form chip pockets at traces left over therein, these chip pockets thereby allow chips to be effectively taken out so as to accelerate the self edge forming action of super abrasives for improving the sharp cutting of the grinding stone.
