【発明の詳細な説明】
〔産業上の利用分野〕
本発明は電子機器用途に用いられる銅細線に関し、特に
半導体製造に使用するボンディングワイヤーを安価に提
供するものである。

に組まれた回路素子と外部の電源との接続や外部との情
報の交換を行なうために回路素子に接続したパッドと半
導体のリード間に線径15〜100μmの金、アルミニ
ウムあるいはアルミニウム合金等の細線が用いられてい
る。

透湿水によりワイヤの腐食が生じるので専ら一部の気密
封止型半導体に使用されているだけである。

例が多く、問題となっていた。

(問題点を解決するための手段〕
本発明はこれに鑑み種々検討の結果、長期信頼性の面で
は脆弱な界面相の形成がALIの数分の1以下であり、
ボールボンディングにおいては電極パッドのA1との接
合性が良いのでボール浮き率が小ざく、ざらには低荷重
、低超音波出力を要求される高集積ICにおいても良好
なボンディング特性が得られる銅細線及びその製造方法
を開発したものである。これにより、AUに比べはるか
に安価で変形能に優れ、ワイヤ強度が高く、常温軟化に
よるループのダレを生じないワイヤの供給が可能となっ
た。

である。これらの特性にはワイヤの機械的特性が関与す
るけれども半導体の種類、ボンディング方式及び装置条

形能が小さくなりステッチボンディングを行なう際に高
荷重、高超音波出力を必要とするなどボンディング性低

く、ステッチボンディングでのワイヤの漬れが大きくな
りネック部が脆弱となり易く、ざらにボンディング後の

態となってしまう。従って上記ワイヤ強度等を実用的に
安定して有利に発現する必要があり、このためには製造
工程、特に最終伸縮工程での加工率が重要でおる。

ョートを引き起こす原因となるばかりでなく、ワイヤ変
形能が小さくなりステッチボンディングを行なう際に高
荷重、高超音波出力を必要とするなどボンディング性低
下の原因となる。一方伸びが著しく大きいとループ高さ
が低くなりチップとの接触を招く危険があるばかりでな
く、ステッチボンディングでのワイヤの漬れが大きくな
りネック部が脆弱となり易く、ざらにボンディング後の
ワイヤ変形能が不均一となりボール形成が行なえない事
態となってしまう。従って上記ワイヤ強度等を実用的に
安定して有利に発現する必要があり、このためには製造
工程、特に最終伸縮工程での加工率が重要でおる。
しかして本発明鋼細線の製造方法は、真空又は非酸化性
雰囲気下で前記組成の合金鋳塊ビレットを鋳造した後、
必要に応じて熱間加工を行ない、その後伸縮加工と焼鈍
とを繰返して少なくとも最終焼鈍前の最終加工率を70
〜99.99%、より好ましくは90〜99゜95%と
した後、150〜400℃の温度で所定時間最終焼鈍を
施して伸びを2〜20%、より好ましくは6〜16%に
調整することにより優れた特性とするものである。なお
最終焼鈍により銅細線の特性を発現する代わりに最終焼
鈍を過剰に行なった後、1〜5%の加工率で伸縮加工を
行なって同様の伸びを得ることもよい。
雰囲気下で前記組成の合金鋳塊ビレットを鋳造した後、
必要に応じて熱間加工を行ない、その後伸縮加工と焼鈍
とを繰返して少なくとも最終焼鈍前の最終加工率を70
〜99.99%、より好ましくは90〜99゜95%と
した後、150〜400℃の温度で所定時間最終焼鈍を
施して伸びを2〜20%、より好ましくは6〜16%に
調整することにより優れた特性とするものである。なお
最終焼鈍により銅細線の特性を発現する代わりに最終焼
鈍を過剰に行なった後、1〜5%の加工率で伸縮加工を
行なって同様の伸びを得ることもよい。
(実施例〕
本発明を実施例に基づき詳しく説明する。
実施例■
真空溶解炉を用いて純度99.9996%の純銅に添加
元素を加えて第1表に示す組成の合金を溶解し、25#
角X140mの鋳塊ビレットを鋳造した。該ビレットを
面削後直径20mX長ざ100 Mとした後、熱間圧延
により直径約1101rIとし、しかる後直径8mとな
るまで皮剥きを入れて伸縮を行なった。
元素を加えて第1表に示す組成の合金を溶解し、25#
角X140mの鋳塊ビレットを鋳造した。該ビレットを
面削後直径20mX長ざ100 Mとした後、熱間圧延
により直径約1101rIとし、しかる後直径8mとな
るまで皮剥きを入れて伸縮を行なった。
ざらに92%の加工率で伸縮加工と350℃で真空焼鈍
を繰り返して直径25μmのワイヤを得た。

最後にアルゴン雰囲気中250〜400℃の温度に保持
した走間焼鈍炉で焼鈍を行ない、伸びを約15%前後と
したワイヤを製造した。各合金ワイヤの機械的特性とし
て破断強度(Biと略記)及び伸び(Eiと略記〉の測
定値を第1表に併記した。なおワイヤ中の酸素量はいず
れの合金においても5 ppm以下であった。

このように作製したワイヤを10%H2−N2雰囲気中
にて、荷重359、超音波出力0.02W、時間30m
5ec、ステージ温度275℃のボンディング条件でマ
ニュアル型のワイヤボンダーにてボールボンドを行ない
次の項目について比較試験を行ない、その結果を第2表
に示した。

表わし、ワイヤ切れの割合で示す) (6)ループ形状(ボンディング後のループの形状〉 なお上記(5)及び(6)の項目については基材として
0.251Mt厚ざでメッキレスのCu−0・15%Q
r−0,1%Sn合金条を用いた。

第1表及び第2表かられかるように本発明材(No、
1〜No、 6 >はすべてのボンディング特性が良好
であり、AU細線を用いた従来材(Nα13)と比べて
も同等あるいはそれ以上の特性を有しているのがわかる
。これに対し、Zr含有量がo、 ippm未満の比較
材(N(17)、Mn含有量が0、 lppm未満の比
較材(Nα8)及び純銅のみからなる比較材(Nα12
)はいずれも本発明材と同等レベルの変形能を有するが
、常温軟化し易いためループ形状が劣り、ボール浮き率
が大きくアルミニウムパッドとの接合性が悪い。またZ
r含有量が2.5ppmを越える比較材(N(19>、
Ni含有量が1000ppmを越える比較材(Nα10
)及び添加元素合計の含有量が2000ppmを越える
比較材(Nα11)は変形能が小さく、チップ割れを生
じ、ループ形状及びステッチボンド性が劣っていること
がわかる。
1〜No、 6 >はすべてのボンディング特性が良好
であり、AU細線を用いた従来材(Nα13)と比べて
も同等あるいはそれ以上の特性を有しているのがわかる
。これに対し、Zr含有量がo、 ippm未満の比較
材(N(17)、Mn含有量が0、 lppm未満の比
較材(Nα8)及び純銅のみからなる比較材(Nα12
)はいずれも本発明材と同等レベルの変形能を有するが
、常温軟化し易いためループ形状が劣り、ボール浮き率
が大きくアルミニウムパッドとの接合性が悪い。またZ

実施例■の合金Nα2と同一の合金組成の鋳塊ビレット
を用いて実施例■と同一の工程で最終伸縮加工率を80
.99.95 、99.99%としたワイヤを得、最終
焼鈍温度を変化させて種々の伸びのものを製造した。こ
れらのワイヤについて0.25m厚さでメッキレスのC
u−0,15%Cr0.1%Sn合金条を基材にボール
ボンディング後、ワイヤプル試験を実施して接合ワイヤ
破断率を求め、その結果を第1図に示した。

第1図から明らかなように線材の伸縮加工率が高加工率
であっても線材の伸びが2〜20%の範囲で良好な接合
強度、即ちボンディング特性が得られることがわかる。

このように本発明によれば、安価な材料から成るボンデ
ィングワイヤで良好なボンディング特性と高い信頼性が
得られる等工業上顕著な効果を奏するものである。

Claims (5)
- (1)それぞれ0.1〜1000ppmのMn、Co、
Ni、Nb、Pd、Inを1種以上とZr0.1〜2.
5ppmを合計で0.2〜2000ppm含み、残部C
uからなることを特徴とする銅細線。 - (2)残部のCuが純度99.999wt%以上である
特許請求の範囲第1項記載の銅細線。 - (3)それぞれ0.1〜1000ppmのMn、Co、
Ni、Nb、Pd、Inを1種以上とZr0.1〜2.
5ppmを合計で0.2〜2000ppm含み、残部C
uからなる合金を真空又は非酸化性雰囲気下で鋳造し、
得られた鋳塊を伸縮加工と焼鈍処理を繰り返す銅細線の
製造において、少なくとも最終加工率を70〜99.9
9%とし、かつ最終焼鈍により伸びを2〜20%とする
ことを特徴とする銅細線の製造方法。 - (4)残部のCuの純度が99.999wt%以上であ
る特許請求の範囲第3項記載の銅細線の製造方法。 - (5)最終焼鈍後に加工率1〜5%の加工を施すことに
より伸びを2〜20%とする特許請求の範囲第3項又は
第4項記載の銅細線の製造方法。
