ある。 図において、１は真空処理室、２は被エツチン
グ試料、３はステージ、４は透明石英板、５は紫
外線または遠紫外線の光源、６は反応ガス流入口
、７は真空排気口、１０はレーザ光源、１１，１
２は振動ミラー、Ｌはレーザ光、を示している。

- 反応ガス気流中に光ビームを照射し、該反応ガ
スを光量子で励起して被エツチング試料をエツチ
ングするホトンアシストエツチング装置において
、複数の振動ミラーを作動させて、前記光ビーム
の反射光をスキヤンニングし、被エツチング試料
全面に該反射光を照射するように構成したことを
特徴とするホトンアシストエツチング装置。
