  1. （１）一定のエネルギーを持つイオンビームを発生する
    イオンビーム発生源と、該イオンビーム発生源からのイ
    オンビームを入射して該入射イオンビームを散乱させる
    散乱用ターゲットと、該散乱用ターゲットからの散乱イ
    オンビームを受は入れるベースとを備えてなるイオン注
    入装置。
  2. （２）前記散乱用ターゲットは高融点でかつ質量が大き
    い金属（例えばタンタル）である実用新案登録請求の範
    囲第（１）項記載のイオン注入装置。
