Abstract
PURPOSE:To increase disconnecting-current capacity and to lower an ON voltage, by using a PNPN switch and a transistor (TR), which operates only during OFF control, in combination for a semiconductor switch circuit including the PNPN switch. CONSTITUTION:For ON control, supplying a gate driving current from a gate G turns on PNPN switches q1 and Q2, and a load current flows from an anode A to a cathode K to turn off TRs Q6 and Q7. For OFF control, flowing a current from an OFF control terminal B turns on a gate turn-off TRQ3 to turn on the TRs Q6 and Q7, and the load current of the PNPN switches Q1 and Q2 is reduced to support gate turn-off operation. Since only the PNPN switches Q1 and Q2 are in ON operation during the ON control, an ON voltage depends upon only the voltage across the PNPN switch.
