Abstract
PURPOSE:To shorten the growth time of a polycrystalline Si film by a method wherein a small quantity of B2H6 is added to a reaction gas consisted of SiH4 and PH3 and the polycrystalline Si film is made to grow by the depressurized CVD method. CONSTITUTION:When the polycrystalline Si film being added with phosphorus is made to grow by the depressurized CVD method using the reaction gas consisted of silane (SiH4) and phosphine (PH3), because growth rate thereof is slow as shown with the curve (a), a small quantity of diborane (B2H6) having rapid reaction speed with silane as shown with the curve b is added to obtain growth rate as shown with the curve c. Accordingly, the polycrystalline Si film being added with phosphorus having a short growth time can be obtained.
