Abstract

PURPOSE: To prevent error write operation in a data retention mode by controlling inhibition of the write operation on detecting a power voltage falling on the basis of an offset voltage of the Fermi energy level of two semiconductors.
CONSTITUTION: To gates of N-type MISFETs Q2 and Q4 differing in threshold level and forming an operational amplifier together with load MISFETs Q1 and Q3 of voltage detection circuit 7, power voltages divided by resistances R1 and R2 are applied and the operational amplifier is applied with the power voltage to develop an offset voltage corresponding to a difference in threshold voltage based upon the Fermi level of FETs Q2 and Q4. When the power voltage falls to decrease a difference between power voltage and the gate potential of FET Q2 down to less than the offset voltage, FETs Q2 and Q4 turn OFF and a data retention mode is detected invert immediately control output (c) of circuit 7 through the operational amplifier under no influence of a temperatre on the basis of not the threshold voltage but the offset voltage. As a result, gate 5 opens to inhibit the chip selection of RAM1, so that error write operation will never be done in a power failure.
