Abstract

PROBLEM TO BE SOLVED: To realize an optical device for laser beam machining capable of radiating laser beams to a required place in a required quantity when there are three places to be irradiated with laser beams and at least two places to be cut, linearizing a cutting ridge and minimizing irradiation energy without remarkably changing its structure. SOLUTION: Prizms 20, 20' are arranged at a space L0 apart, with its center position made eccentric by a distance e from the optical axis of a beam 10A. The laser beam passed through the prizms 20, 20' passes a convex and a concave cylindrical lenses 11t, 11s. With the cylindrical beam 10A from a laser generator passing through a beam splitter 20", the beam is divided into three (14', 13''', 13'''), with a space m between the split beams 13''' and 13''' increased/ decreased in accordance with the size of the space L0 of the prizms 20, 20', so that the quantity of the part 14' not passing though the beam splitter 20" changes in accordance with the eccentric quantity e of the prizms 20, 20'. With a relation maintained in which a distance n to the split beam 14' is equal to the eccentric quantity e, the dividing ratio changes between the split beam 14' and the split beam 13''' and 13'''.

FIG. 5 is an enlarged view of the arrangement of the leads in the vicinity of the dam bar 5, that is, a portion B in FIG. As shown in FIG.
In order to cut the dam bar 5, a pulse laser beam spot (beam spot) 13 shaped into a substantially elliptical shape having a major axis equal to or greater than the dam bar width d and a minor axis equal to or less than the dam bar interval Wm is used. The beam spot 13 is scanned along the processing line AA, for example, in the direction of the arrow, and the position of the dam bar 5 is detected by an appropriate position detection means, and the laser beam spot 13 is irradiated in synchronization with the position detection signal. Using the laser processing optical device 11 shown in FIG. 6, dam bars 5 arranged on four sides of the semiconductor device 1
Processing is performed at high speed by irradiation synchronized with the dam bar position of the laser spot 13 and the function of the beam rotator 11b. Further, the beam spot 13 can be changed in accordance with the dimensions d and Wm of the dam bar 5 by the action of the beam deformer 11a, so that this apparatus using a laser can correspond to various kinds of semiconductor devices having different dimensions.

As shown in FIG. 5, the substantially oval laser spot 13 exceeds the dam width d, and a part of the laser spot 13 is formed on the resin 7 inside the dam (the resin existing between the semiconductor device body and the dam bar 5). Therefore, there is an advantage that one irradiation of the laser spot 13 removes the resin 7 in the dam at the same time as the dam bar 5.

However, in the processing by the above-mentioned conventional laser processing optical device, the dam spacing W
A problem arises when m becomes wider. That is, as shown in FIG. 7, as compared with the case where the dam interval W is shown in FIG. 5,
In the case where the beam spot 13 is wide, in order to remove the dam bar 5, it is necessary to loosen the degree of the ellipse of the beam spot 13 to make the beam spot 13 close to a circle. Because Dambar 5
Is required to be kept below a predetermined amount.

In such a case, as shown in FIG. 7, the ridge line L of the cut portion of the dam bar 5 follows the circular beam spot 13 and has an arc shape. This cutting ridge line L is desirably as straight as possible in consideration of the subsequent step of bending the lead 3.

That is, if the ridge L of the cut portion is formed in an arc shape, the shape of the ridge L formed on both sides of the lead 3 is likely to be asymmetric, so that the lead 3 can be bent accurately in the lead 3 bending step. Often difficult. Therefore, when the dam interval W is large, the conventional laser processing optical device has a disadvantage that the cutting quality cannot be satisfied.

Beam splitting means for removing a resin that is not incident on the beam splitting means and is present between the dam bar and the semiconductor device main body, out of a circular beam portion emitted from the laser oscillator. And a beam splitting means for splitting the beam into a third beam splitting portion. .
