として取出す半導体光センサの、逆バイアス時のリーク
電流を小さくする。 【構成】高抵抗率の非晶質カーボン膜を半導体基板上に
成膜し、その上に透明電極を、半導体基板の裏面にオー
ム性電極を設けることにより整流素子を作製することに
より、逆バイアス時のリーク電流を小さくし、また保護
膜として役立たせる。非晶質カーボン膜はエチルアルコ
ールを原料としたDCプラズマCVD法により成膜す
る。

【0001】
【産業上の利用分野】本発明は光電効果を利用して光を
検出する半導体光センサに関する。

【0002】
【従来の技術】半導体光センサとしては、現在、PN接
合あるいはPIN接合を有するSiフォトダイオードが主
流であり、工業用途などに広く使われている。この場
合、接合は単結晶あるいは多結晶シリコン基板への不純
物の拡散により、あるいは導電形の異なる非晶質シリコ
ン薄膜を積層することにより形成される。一方、ショッ
トキー接合を利用した半導体光センサは、作製が容易で
あるという利点を有している。ショットキー接合に逆バ
イアスを印加して生じた空乏層に、光が入射すると電子
・正孔が形成される。ショットキー接合を利用した半導
体光センサは、その電荷を空乏層に印加されている電界
により電極に集めることにより光を検出する。ショット
キー接合は、例えばn形Si基板の表面上に数十Åの厚さ
の金属膜を被着することにより形成する。

【0003】一方、CVD法で成膜できる非晶質カーボ
ンは、半導体膜ないし絶縁膜として用いることができ、
例えば特開昭62−188383号公報には、非晶質カーボン膜
をPN接合半導体層と透光性電極の間の絶縁性を有する
障壁層とした、感光体として用いられる光励起性半導体
素子が記載されている。また、特開昭63−16675 号公報
には非晶質カーボン膜を放射線の入射により電荷を発生
する半導体として用いた放射線検出器が記載されてい
る。

【発明が解決しようとする課題】Au薄膜電極とSi基板と
の間のショットキー接合を有する半導体光センサでは、
特性がAu電極の厚さに敏感に依存するため、膜厚を精密
に制御する必要がある。すなわち、Au薄膜の膜厚が最適
値より厚い場合は、光の透過率が下がり、感度低下を招
く。逆に膜厚が薄過ぎる場合は、接合が不完全となり、
発生したキャリアが再結合により消滅し、リーク電流が
増加することになる。また、いずれにしろ電極の膜厚が
薄いので、その上を透明な樹脂からなる保護層で覆わな
ければならない。その上、一般にショットキー接合その
ものが、逆バイアスを掛けたときのリーク電流が大き
く、検出電流との区別が困難であり、検出感度の低下を
招くという問題がある。

【課題を解決するための手段】上記の目的を達成するた
めに、本発明は、透光性電極とオーム性電極とを備えた
整流素子の半導体基板に、これら両電極に逆バイアスを
印加することにより形成された空乏層に光が入射した際
に、この空乏層内に生成される電子・正孔対を信号とし
てとり出す半導体光センサにおいて、整流素子が半導体
基板とその一面上に非晶質カーボン膜を介して透光性電
極層を設け、半導体基板の他面上にオーム性電極層を設
けてなるものとする。そして、非晶質カーボン膜が直流
プラズマ化学気相成長法によりエチルアルコールを分解
して成膜されたこと、非晶質カーボンの抵抗率が109 〜
1011Ωcmであること、非晶質カーボン膜の厚さが0.5μ
m以下であることが有効である。また、透光性電極層が
金属酸化物膜からなること、あるいは厚さの限定された
金属膜からなることが有効である。

【作用】シリコン基板のような半導体基板上に通常の半
導体より大きい3.0 eVのバンドギャップをもつ非晶質カ
ーボン膜を接触させると整流性を示す。この整流性は、
半導体と非晶質カーボンとの間のヘテロ接合によるもの
か、あるいはMIS構造のトンネルダイダイオードを構
成することによるものかは現時点では明らかでない。し
かし、この整流接合に逆バイアスを印加して生ずる空乏
層に光が入射すれば、電子・正孔対が生ずるので、従来
の半導体光センサに用いるダイオードと同様に光の検出
に利用できる。この電子・正孔対は、特開昭62−188383
号公報に記載されたPN接合に光の入射によって生ずる
電子・正孔対、あるいは特開昭63−16675 号公報に記載
された非晶質カーボン膜に放射線が入射することによっ
て生ずる電荷とは明らかに相違している。高抵抗の非晶
質カーボン膜を用いることにより、逆バイアス時のリー
ク電流が抑制されるが、SiO2 のような完全な絶縁膜で
はないので、充分な信号電流が確保できる。また、非晶
質カーボン膜は500nm以下の波長領域で光導電性を示す
ことから、この領域での感度が増すことになる。さら
に、非晶質カーボン膜は半導体基板の保護膜としても役
立つ。

て生ずる電荷とは明らかに相違している。高抵抗の非晶
質カーボン膜を用いることにより、逆バイアス時のリー
ク電流が抑制されるが、SiO2 のような完全な絶縁膜で
はないので、充分な信号電流が確保できる。また、非晶
質カーボン膜は500nm以下の波長領域で光導電性を示す
ことから、この領域での感度が増すことになる。さら
に、非晶質カーボン膜は半導体基板の保護膜としても役
立つ。

【実施例】以下、図を引用して本発明の実施例について
説明する図1は本発明の一実施例の光センサ素体の断面
構造を示し、P形Si基板1の一面上には非晶質カーボン
膜2を介して透明電極層3が、他面にはP+ 層4を介し
てオーム性電極5が被着しており、透明電極層3から信
号電流を取出すために格子状の金属電極6が設けられて
いる。この光センサ素体は次のようにして作製した。
説明する図1は本発明の一実施例の光センサ素体の断面
構造を示し、P形Si基板1の一面上には非晶質カーボン
膜2を介して透明電極層3が、他面にはP+ 層4を介し
てオーム性電極5が被着しており、透明電極層3から信
号電流を取出すために格子状の金属電極6が設けられて
いる。この光センサ素体は次のようにして作製した。
【0009】シリコン基板1としては、直径50mm (2イ
ンチ) 、厚さ0.5mm、抵抗率10kΩcm以上のP形Si基板
を用い、DC (直流) プラズマCVD (化学気相成長)
法によりエチルアルコールガスを分解して非晶質カーボ
ン膜2を約20nmの厚さに成膜した。図2は用いたCVD
装置を示す。この装置では、真空槽11の中に電源12に接
続された接地電極21と高圧電極22が対向配置され、接地
電極21には電極14に接続されたヒータ13が内蔵されてい
る。真空槽11には、真空バルブ15を介する真空排気系1
6、エチルアルコール溜め17および真空計18に連結され
ている。この装置の接地電極21の上にシリコン基板1を
載せ、真空排気系16により真空槽11内を排気し、約1×
10-7Torrの真空にしたのち、真空バルブ15を絞り、排気
速度を下げると同時にエチルアルコール溜め17のバルブ
を開けて真空槽11にガス化したエチルアルコールを4sc
cmの流量で導入して0.2Torrの圧力にした。そして、電
極21、22に500 Vの電圧を印加してグロー放電を発生さ
せ、シリコン基板1の上に非晶質カーボン膜2を成膜し
た。次に、非晶質カーボン膜2上に透明電極3としての
ITO膜をスパッタ法で70nmの厚さに形成した。さら
に、信号取出し用電極として、ITO膜3上に100nm の
厚さのAl層を蒸着し、パターニングして5mm目の格子電
極6を形成し、端子に接続した。照射光量が少なく、発
生電流が小さい場合は、この格子電極は省略してもよ
い。一方、シリコン基板1の裏面側には、B 2 H6 ガス
を用いたDCプラズマドーピングで10分間にほう素膜を
体積させ、10分間のアルゴンプラズマアニールによって
アニールしてP+ 層4を形成したのち、蒸着Al膜で裏面
電極5を形成した。

装置を示す。この装置では、真空槽11の中に電源12に接
続された接地電極21と高圧電極22が対向配置され、接地
電極21には電極14に接続されたヒータ13が内蔵されてい
る。真空槽11には、真空バルブ15を介する真空排気系1
6、エチルアルコール溜め17および真空計18に連結され
ている。この装置の接地電極21の上にシリコン基板1を
載せ、真空排気系16により真空槽11内を排気し、約1×
10-7Torrの真空にしたのち、真空バルブ15を絞り、排気
速度を下げると同時にエチルアルコール溜め17のバルブ
を開けて真空槽11にガス化したエチルアルコールを4sc
cmの流量で導入して0.2Torrの圧力にした。そして、電
極21、22に500 Vの電圧を印加してグロー放電を発生さ
せ、シリコン基板1の上に非晶質カーボン膜2を成膜し
た。次に、非晶質カーボン膜2上に透明電極3としての
ITO膜をスパッタ法で70nmの厚さに形成した。さら
に、信号取出し用電極として、ITO膜3上に100nm の
厚さのAl層を蒸着し、パターニングして5mm目の格子電
極6を形成し、端子に接続した。照射光量が少なく、発
生電流が小さい場合は、この格子電極は省略してもよ
い。一方、シリコン基板1の裏面側には、B 2 H6 ガス
を用いたDCプラズマドーピングで10分間にほう素膜を
体積させ、10分間のアルゴンプラズマアニールによって
アニールしてP+ 層4を形成したのち、蒸着Al膜で裏面
電極5を形成した。
【0010】図3は作製された光センサの感度曲線を示
す。測定は焦点距離250mm のグレーティングを備えた定
エネルギー分光器を用い、50μW/cm2 の光を波長を変
えて照射した。またセンサの実効面積は25mm2 であり、
30Vの逆バイアスを印加して測定した。図3に示すよう
に、波長900nm と400nm に感度ピークが観測された。90
0nm のピークはSi基板内に形成された空乏層内に発生し
たキャリアによる電流であり、従って600 〜1100nmの領
域のスペクトルの形は従来のSi−PINフォトダイオー
ドのものと相似形である。また、ショットキー接合フォ
トダイオードの感度分布とも相似形である。つまり、90
0nm 付近で感度が最大で、短波長になるにつれ量子効率
も低下する。

のものであり、非晶質カーボン膜単独でも光電流が発生
し、しかも電圧依存性が強いことから、非晶質カーボン
膜自体の光導伝現象であることが明らかになった。いず
れにしろ400nm 近傍の感度は高く、量子効率も90%を越
えている。なお、P+ 層4を省略しても逆バイアス印加
時の測定値には影響がなかった。

【0012】非晶質カーボンの抵抗率は、成膜条件、水
素含有量により制御されるが、抵抗率が小さすぎると逆
バイアス時のリーク電流を抑制する効果が失われるとと
もに、整流作用自体も失われてオーム性の特性に近くな
るので、109 〜1011Ωcmが好適である。一方、非晶質カ
ーボン膜2の厚さは、厚いほど逆バイアス時のリーク電
流が低下し、その上保護膜としての効果も大きくなる
が、厚すぎると逆バイアス時の電圧がカーボン膜自体に
かかり、Si基板1中へ空乏層が有効に広がらない可能性
がある。膜厚1μmまでの試料を作製して空乏層厚さを
測定した結果、40V程度の逆バイアスで0.5mm厚のシリ
コン基板全体に広がっていることが確認されたが、信号
電流がカーボン膜を流れて検出される関係から0.5μm
が限界であり、好適なのは2〜100nm である。

【0013】図4は、本発明の別の実施例の光センサ素
体を示し、図1と共通の部分には同一の符号が付されて
いる。この場合は、非晶質カーボン膜2の上に数nm厚の
Au電極7を形成し、さらにボンディングワイヤのための
Auバンプ8を形成する。この場合、Au電極7の膜厚は40
0nm の光が完全透過するような膜厚に調整される。従っ
て、400nm 近傍のピークの量子効率は図1の例より向上
するが、900nm のピークは出力されない。

【0014】以上説明した実施例に限らず、本発明の趣
旨は半導体基板上にこれよりバンドギャップが大きくし
かも光導伝性を有する非晶質カーボン膜を形成して整流
性をもたせることである。従って半導体基板1としては
Si以外にもGe、GaAs、SiC基板およびダイヤモンド薄膜
など、また透明電極層3としてはITO以外にもIn2O
3 、SnO2 などが使用可能であることは言うまでもな
い。またAu電極7の替わりとして、Al、Cr、Mo、Ag、I
r、Nb、Ta、V、Ti、Pt、Pd、Pb、Zn、Ni、NiCrの薄膜
ガ使用可能である。
旨は半導体基板上にこれよりバンドギャップが大きくし
かも光導伝性を有する非晶質カーボン膜を形成して整流
性をもたせることである。従って半導体基板1としては
Si以外にもGe、GaAs、SiC基板およびダイヤモンド薄膜
など、また透明電極層3としてはITO以外にもIn2O
3 、SnO2 などが使用可能であることは言うまでもな
い。またAu電極7の替わりとして、Al、Cr、Mo、Ag、I
r、Nb、Ta、V、Ti、Pt、Pd、Pb、Zn、Ni、NiCrの薄膜
ガ使用可能である。

【発明の効果】本発明によれば、半導体光センサに半導
体基板と非晶質カーボン膜よりなる整流素子を用いるこ
とにより、高抵抗の非晶質カーボン膜によりリーク電流
が抑制される。しかし、完全な絶縁膜ではないので、充
分な信号電流が確保できると共に、500nm 以下の波長領
域で増感作用がある光センサを提供できる。また、非晶
質カーボン膜が保護膜として働き、特性が安定する。し
かも、従来のSi光センサに比較して簡便な工程で作製可
能となった。
体基板と非晶質カーボン膜よりなる整流素子を用いるこ
とにより、高抵抗の非晶質カーボン膜によりリーク電流
が抑制される。しかし、完全な絶縁膜ではないので、充
分な信号電流が確保できると共に、500nm 以下の波長領
域で増感作用がある光センサを提供できる。また、非晶
質カーボン膜が保護膜として働き、特性が安定する。し
かも、従来のSi光センサに比較して簡便な工程で作製可
能となった。

Claims (6)
- 【請求項1】透光性電極とオーム性電極とを備えた整流
素子の半導体基板に、これら両電極に逆バイアスを印加
することにより形成された空乏層に光が入射した際に、
この空乏層内に生成される電子・正孔対を信号としてと
り出すものにおいて、整流素子が半導体基板とその一面
上に非晶質カーボン膜を介して透光性電極層を設け、半
導体基板の他面上にオーム性電極層を設けてなることを
特徴とする半導体光センサ。 - 【請求項2】非晶質カーボン膜が直流プラズマ化学気相
成長法によりエチルアルコールを分解して成膜された請
求項1記載の半導体光センサ。 - 【請求項3】非晶質カーボンの抵抗率が109 〜1011Ωcm
である請求項1あるいは2記載の半導体光センサ。 - 【請求項4】非晶質カーボン膜の厚さが0.5μm以下で
ある請求項1ないし3のいずれかに記載の半導体光セン
サ。 - 【請求項5】透光性電極層が金属酸化物膜からなる請求
項1ないし4のいずれかに記載の半導体光センサ。 - 【請求項6】透光性電極層が厚さの限定された金属膜か
らなる請求項1ないし4のいずれかに記載の半導体光セ
ンサ。
