Abstract
・ルミネセンスを更に増大することができる光デバイス
を提供する。 【構成】 エルビューム(Er)がドーピングされたシ
リコン(Si)基体に炭素(C)、窒素(N)または弗
素(F)のような低質量元素を添加注入することによっ
て実質的に増大したErルミネセンスが得られることが
発見されており、本発明の装置は、少なくとも90%の
原子百分率のSi或いはSiGe合金の外に、エルビュ
ーム(Er)、プラセオジューム(Pr)及びネオジュ
ーム(Nd)のうちの何れか一つまたは幾つかを含み、
且つ、更にC、N及びFのうちの何れか一つまたは幾つ
かを含み、且つ好ましくは更に酸素を含む。
Description
いは誘導放出を利用する光・電子デバイスを包含する、
光デバイスの分野に関する。
学的機能及び電子的機能の統合が、高い利用性を持つシ
リコン(Si)を基体とするレーザー、発光ダイオード
(LED)、或いは光増幅器によって極めて容易になる
と考えられるので、これまで長い間、これら高い利用性
を持つデバイスを手にいれることが切望されてきた。更
に、Siは熱伝導性が高いことによって動作上の利点が
得られる。しかし、これまで、Siを基体とするLE
D、レーザー或いは光増幅器、特に商業的見地から重要
な波長(例えば、約1.3μmまたは1.5μm)で動
作するデバイスを得るための努力は、成功していなかっ
た。

誌の1983年、第43巻、第943頁に記載されてい
る、エイチ・エンネン(H.Ennen)氏らの論文に
は、LED及びレーザーを造るための半導体基質中にお
ける希土類元素(RE)イオンの電位について言及され
ている。エルビューム(Er)は、それが、中でも、光
ファイバー通信において特に重要な約1.54μmの波
長で、Si内にルミネセンスを示すので、将来有望な候
補とされている材料である。例えば、「アプライド・フ
ィジックス・レターズ(Applied Physic
s Letters)」誌の1985年、第46巻、第
381頁に記載されている、エイチ・エンネン氏らの論
文を参照することができる。最近、Erをドーピングし
たSi中に酸素が含有されることによって、Erのフォ
ト・ルミネセンスが増加することが観察された(「ジャ
パニーズ・ジャーナル・オブ・アプライド・フィジック
ス(Japanese Journal of Appl
ied Physics」誌の1990年、第29巻、第
L524頁に記載されている、ピー・エム・ファベネッ
ク(P.M.Favennec)氏らの論文参照)。こ
れらの研究では、分子線結晶成長(MBE)法による成
長途中の基盤または既に成長済みの基盤への注入によっ
て、ErがSi中に加えられていた。更に、背景材料は
米国特許第5,039,190号の中に見い出すことが
できる。

ず、少なくとも部分的には、観察されるフォト・ルミネ
センスがそのようなデバイスで維持されるには余りに弱
いという事実が有るので、この技術はSi基体にREが
注入されたLEDやレーザー或いは光増幅器の研究では
未だ成功していない。従って、Si中に酸素を混入する
ことによって得られるフォト・ルミネセンス以上に、R
EドープSiからのフォト・ルミネセンスを増大するた
めの手段を見つけだすことが実質的に重要であろうと思
われる。本発明はそのような手段を開示するものであ
る。

こでは集合的にプレーナ形導波路手段と呼ぶ。この導波
路手段は、従来技術における希土類元素を注入したツォ
クラスキー法成長(CZ)法Siを含む、類似する従来
の希土類元素を注入したSiと比較してルミネセンスが
増大する。

導波路手段中に前記波長λsより短い波長λp(λp <
λs)を持つポンピング放射線を印加するための手段を
有する。しかし、好ましい実施例では、上記の電子的遷
移を引き起こす前記手段は、順方向にバイアスされたp
n接合または他の適当な接合機構の手段、例えばホット
・キャリヤーを用いて衝突励起或いはなだれ降伏を生じ
る手段によって非平衡電荷担体を注入するための手段を
有する。
0%を超える原子百分率のSi、或いはSiとGeを有
する、代表的には(ドーピング或いは非ドーピングの)
単結晶Si基体と一体であることができる単結晶材料で
ある。特に、この導波路 材料にはまた、一個またはそ
れ以上の低質量元素(酸素を除く原子数が9以下の元
素)、好ましくはここでは「コー・ドーパント」と呼ば
れるC、NまたはFが含有されるが、なおベリリューム
(Be)を除外するものではない。このコー・ドーパン
トが存在することによって、類似な従来の材料と比較し
て実質的に高いルミネセンスを得ることができる。現在
の好ましい実施例では、導波路材料は更にルミネセンス
を更に増大するのに有効な量の酸素を含有する。

には導波路手段のp領域及びn領域にそれぞれ電気的な
接続を行ない、それらの間で電流が流れることができる
ようにする手段が包含される。

増強する。これらの希土類元素は、それらのルミネセン
ス・スペクトルには光ファイバー通信に特に重要なそれ
ぞれ約1.54μm及び1.3μmの波長が含まれてい
るので、特に有益である。周知の如く、これら種々の希
土類元素は極めて類似する特性を有する。従って、概し
て、或る希土類元素、例えばErで観察されるルミネセ
ンス効果が同様に他の希土類元素でも観察されるものと
考えることができる。

(例えば、MBE法)を含めて、他の手段によるコー・
ドーピングを利用することもできる。
5.25MeVのエネルギーで通例のSiウェーハ中へ
注入した。標準的な計算によれば、この最高エネルギー
によってウェーハの表面から約1.5μmの深さ位置で
最大のEr濃度が得られる。この実施例では、更に他に
種々の元素が、約1.5μmの深さ位置で最大のイオン
濃度となるように選択されたイオン・エネルギーで注入
された。注入が完了した後、それらのウェーハが真空炉
内で焼きなましされた。それらSiウェーハのうちの幾
つかは、相当な(約1018cm-3に達する)濃度の酸素
を含有することが知られているツォクラスキー(CZ)
法成長による材料が使用された。残りのSiウェーハ
は、酸素を殆ど含有しないことが知られているフローテ
ィング・ゾーン(FZ)法成長による材料が使用され
た。

に存在することによってルミネセンスを大幅に増大させ
る結果を生じる低質量元素(C、N及びFが含まれる。

法成長による材料でも相当に増加することが観察されて

CZ法(即ち、酸素を含有する)成長による材料での増
加量が実質的に大きい(棒グラフ110、120及び1
30を参照)。従って、本発明による好ましいデバイス
には、有効な量の希土類元素及び酸素以外の低質量元素
に加えて、PL放出を更に増大させるのに有効な酸素を
含有させることができる。ホウ素(B)及び硫黄(S)
のような元素によってもまた、ErドープCZ法成長S
iからのPL強度より高いPL強度が得られるが、この
PL強度は酸素含有材料中では十分に高くはない。この
理由は、ホウ素B及び硫黄Sがここでの好ましいコー・
ドーパントの中には含まれていないためである。

し、そのルミネセンスを市販の0.75mモノクロメー
タ及び冷却式ゲルマニューム・ディテクターを用いて測
定することによって得られたデータである。なお、これ
らのデータは、4.2Kで得られたデータである。しか
し、室温でも、相応する強度が実質的に同等な程度で得
られるものと思われる。

放射線の縦方向導波作用を行なうリッジである。本発明
によるデバイスでは、少なくともコア層22の一部(代
表的には、リッジ24の最下層にある部分)が、適当な
希土類元素イオン及び一つまたは幾つかのコー・ドーパ
ントを注入されていることが十分に認められるであろ
う。このような光導波路は公知な製法によって作製する
ことができる。
用されている。それらの中には、ヒ化ガリウム(GaA
s)及びその関連体であるAlGaAsのようなIII
族-V族化合物半導体が有る。III族-V族化合物半導
体を光利得デバイスを作製するために使用することがで
きるという事実から見れば、代表的にはそれらの熱伝導
度は比較的に低く、放散することができるポンピング・
エネルギー(放射線または電流)を制限している。他
方、Siは比較的に高い熱伝導度を持ち、本発明による
比較的に長い(例えば、1cm台の)デバイスを構築す
ることを可能にしている。これによって、中でも、ここ
での関心事となっている一つまたは幾つかの波長を持つ
信号放射線に対して顕著な利得を与えることができるデ
バイスの設計及び作製を容易にすることが期待されてい
る。

1.55μmの放射線を強度変調するのに適し、同様な
構造を持つデバイスが、アール・ディ・ラボー(R.
D.Laveau)氏らによって、「エレクトロニクス
・レターズ(Electronics Letter
s)」誌の第26(20)巻、1653頁から1655
頁に開示されている。図3中、数字31は(例えば、n
+にドーピングされた)単結晶Si基盤であり、32は
(例えば、nにドーピングされた)エピタキシャルSi
最下層側クラッド層であり、33は(例えば、pにドー
ピングされたGe0.2Si0.8の)エピタキシャルSiG
e合金コア層であり、34は(例えば、nにドーピング
された)エピタキシャルSiの最上層側クラッド層であ
る。層35、36、37はこのデバイスの電気的ポンピ
ングを容易にする金属電極層であり、これらによって或
る振幅の放射線がこのデバイスに印加される。コア層3
3は希土類元素及び本発明によるコー・ドーパントを含
有し、且つ任意に酸素を含有することもできることが、
十分に認められるであろう。同様に、電気的ポンピング
が行なわれる本発明の実施例は、必ずしも図3に図示さ
れているような三端子デバイスのみに関わるものではな
く、二端子pn構造デバイスもまた有用性が有ることが
十分に認められるであろう。そのようなデバイスは、一
つまたは複数のコー・ドーパントの注入を包含するよう
に改変した従来の一般的な製法によって作製することが
できる。
ステムの例の一部40を模式的に示す図であり、放射線
は、何らかの発生手段(図示せず)から光ファイバー4
1を介して、本発明のプレーナ形プレーナ形光増幅器4
3の適当にドーピングされたコア中に放射線を印加する
ように作用する、(例えば、球面レンズのような収束手
段を有する)光結合手段42を有する増幅手段へ伝送さ
れる。プレーナ形光増幅器43内で、放射線が誘導放出
によって増幅され、ポンピング・エネルギーがポンピン
グ源47(代表的には電力源)から得られる。光結合手
段44は、増幅された放射線を、利用手段、例えばn個
の光ファイバー461乃至46nに印加されるn個の出
力に分割するように作用するスター・カプラー45へ印
加するように動作する。それらの信号は、上記光ファイ
バー461ないし46nを介して、何らかの適当な利用
手段、例えば加入者構内の光ディテクターへ伝送され
る。

Claims (10)
- 【請求項1】 エルビューム(Er)、プラセオジュー
ム(Pr)及びネオジューム(Nd)から成るグループ
から選択された希土類元素(RE)を含有する材料を有
し、波長λsの信号放射線に導波作用を行なう光導波路
手段(32、33、34)を有し、更にこの光導波路手
段(32、33、34)中の少なくとも幾つかの前記R
Eにルミネセンスに関連している励起電子状態への電子
的遷移を受けさせるための手段(35、36、37)を
含むデバイス(30)を有する光増幅装置において、 a)前記光導波路手段が、シリコン(Si)及びシリコ
ン・ゲルマニューム(SiGe)合金から成るグループ
から選択された半導体材料を含有しているコア領域(3
3)を有するプレーナ形導波路手段であり、 b)前記コア領域が、更に、炭素(C)、窒素(N)及
び弗素(F)から成るグループの元素のうちの少なくと
も一つの、コー・ドーパントと呼ばれる元素を含有し、
前記光導波路手段に関連しているルミネセンスが、前記
コー・ドーパントを含有していない点以外は前記光導波
路手段と同等に構成されている比較用光導波路手段に関
連しているルミネセンスより実質的に高いこと、 を特徴とする光増幅装置。 - 【請求項2】 前記コア領域が、更に酸素を含有し、実
質的に酸素を含有していない点以外は前記光導波路手段
と同一の比較用光導波路手段と比較されたとき、その酸
素の量が増大したルミネセンスが得られるのに有効な量
であることを特徴とする、請求項1記載の装置。 - 【請求項3】 前記少なくとも一つのコー・ドーパント
が、前記比較用光導波路手段に関連しているルミネセン
ス強度の二倍のルミネセンス強度となるのに十分な量で
存在していることを特徴とする、請求項1記載の装置。 - 【請求項4】 前記光導波路手段が、単結晶Siから成
る基体と一体に構成されていることを特徴とする、請求
項1記載の装置。 - 【請求項5】 前記REに前記電子的遷移を受けさせる
ための前記手段が、前記コア領域に前記波長λsより短
い波長λp(λp < λs)の電磁放射線を印加する手段
を有することを特徴とする、請求項4記載の装置。 - 【請求項6】 前記REに電子的遷移を受けさせるため
の前記手段が、pn接合を形成するように構成されたn
形不純物ドーピング部分とp形不純物ドーピング部分と
から成る前記光導波路手段を有し、更に、前記pn接合
を横断して電流が流れることができるように、前記n形
不純物ドーピング部分と前記p形不純物ドーピング部分
とに電気的接続を行なう手段を有することを特徴とす
る、請求項4記載の装置。 - 【請求項7】 前記デバイスが、前記信号放射線のため
の光空洞共振器を形成するように適用された反射手段を
有するレーザーであることを特徴とする、請求項1記載
の装置。 - 【請求項8】 更に、前記光導波路手段のコア領域に前
記信号放射線を印加する手段、及び前記光導波路手段か
ら放射線利用手段へ前記信号放射線を与えるた手段を有
し、且つ、前記デバイスが光増幅器であることを特徴と
する、請求項1記載の装置。 - 【請求項9】 前記REがErであり、且つ、前記波長
λsがほぼ1.55μmに等しいことを特徴とする、請
求項2記載の装置。 - 【請求項10】 前記デバイスが、発光ダイオード構成
のpnホモ接合構造を有するレーザーであることを特徴
とする、請求項6記載の装置。
