に、光を受けて光電流を発生するホトダイオード
部と前記光電流の増幅・信号処理用のバイポーラ
ＩＣ部とを一体化した光半導体装置において、 前記ホトダイオード部のエピタキシヤル層表面
に絶縁膜を介してポリシリコン層から成る接地電
極を配置したことを特徴とする光半導体装置。 (2) 前記ポリシリコン層は膜厚が１０００〜４
