Claims (1)
- 半導体製造装置を真空にするため該装置と真空
ポンプとを接続する真空配管に、不活性ガスを導
入する導入口を設け、かつ該真空配管に圧力セン
サを設け前記真空配管内のガス圧および大気圧を
検出することにより前記真空配管内に前記不活性
ガスを導入し大気圧より陽圧にする装置を設け、
大気が前記真空配管中に侵入しないようにしたこ
とを特徴とする半導体製造装置用の真空配管。
