Description
【発明の詳細な説明】
〔産業上の利用分野〕
本発明は半導体装置の容器、特に半導体発光装
置、高出力トランジスタ等に必要な、熱抵抗が低
くかつ気密性が確保される容器の構造に関する。

発光素子は高いエネルギー密度で使用され、かつ
その多くは化合物半導体材料で構成されるので、
その動作を安定し信頼度を確保するためには、そ
の動作時の温度上昇を抑制することが極めて重要
である。

これに用いる半導体発光装置についても小型化、
出力の増大などがますます要望され、その容器の
熱抵抗の低減が重要な問題となつている。

半導体発光素子は動作時の発熱が大きくしかも
その特性、寿命が温度に敏感であるために、半導
体素子で発生する熱エネルギーの装置外への放出
が特に重要であり、その容器は従来例えば第2図
a,bに示す如き構造とされている。

り、半導体発光素子11は例えばシリコン(Si)
単結晶、ダイヤモンドなどのヒートシンク12を
介してステムヘツダー14上に固定され、ステム

ワイヤ(図示を省略)で接続されている。

この両従来例ではキヤツプ17に設けられたコ
バールガラス等による窓18から光が出射される
が、端子15とステムヘツダー14、ステムヘツ
ダー14とキヤツプ17の間及び窓18はいずれ
も気密に封止されており、ステムヘツダー14に
は気密封止に適する金属例えばコバール
(kovar;Fe−Ni−Co合金)等が用いられる。

化、出力の増大などがますます要望され、その容
器の熱抵抗の低減が重要な問題となつている。

しかしながら上述の如き従来構造の半導体発光
装置の熱伝導経路ではコバール等が用いられたス
テムヘツダー14の熱抵抗が大きく、気密性を保
つて熱抵抗の低減、小型化を達成することは不可
能であり、その容器の構造の改善が必要とされて
いる。

前記問題点は、ステムヘツダーが端子引出し面
を有する第1の部材と、該第1の部材と半導体素
子との間に介在して該第1の部材より高い熱伝導
率を有する第2の部材とを備え、該両部材を該端
子が貫通しかつ該貫通部分において該第1の部材
と該端子との間は気密に封止され、放熱が主とし
て該第2の部材の表出面で行われる本発明による
半導体装置の容器により解決される。

ートシンクを介して、或いは直接に第2の部材上
に載置される。

ウム(He)デイテクタによる気密性試験では450
℃に加熱後に1×10-18atoms.c.c./secの結果が得
られた。

損なうことなく、大幅な熱抵抗低減を達成してい
ることが確認された。

なお以上の説明は半導体発光装置を対象として
いるが、高出力トランジスタ等についても本発明
により同等の効果が得られる。

幅に低減され、かつ良好な気密性を保つことが可
能であり、半導体装置、特に発熱量が大きい半導

化、出力の増大、安定性、信頼性の向上等に顕著
な効果が得られる。

Claims (1)
- 1 ステムヘツダーが端子引出し面を有する第1
の部材と、該第1と部材と半導体素子との間に介
在して該第1の部材より高い熱伝導率を有する第
2の部材とを備え、該両部材を該端子が貫通しか
つ該貫通部分において該第1の部材と該端子との
間は気密に封止され、放熱が主として該第2の部
材の表出面で行われることを特徴とする半導体装
置の容器。
