Claims (1)
- 【実用新案登録請求の範囲】 (1) 光源と、前記光源からの光によつて２次光
源を形成するフライズ・アイ・レンズと、前記フ
ライズ・アイ・レンズへの露光光伝搬用の反射鏡
とを備え、 前記反射鏡を、その反射光軸が基準光軸からず
れるように傾斜して設置し、反射光軸が基準光軸
と一致する反射面に対して垂直の法線軸を中心と
して反射鏡を回転させる回転機構を設けてなる投
影型露光装置。 (2) 光の空間的位相をランダムにシフトさせる
ランダムフエーズシフタを備え、これを通過した
ことによつて空間的コヒーレンスが劣化した光を
、露光光としてなる請求項１記載の投影型露光装
置。 (3) 光の空間的位相をランダムにシフトさせ、
かつ空間的に偏向させる拡散板を備え、前記拡散
板を光軸に対して垂直方向に移動させる機構を備
え、前記拡散板を通過したことによつて空間的コ
ヒーレンスが劣化した光を、露光光としてなる請
求項１記載の投影型露光装置。
