Claims (15)
- 基板と、
前記基板上に行方向および列方向に配列してマトリクス状に配設された複数の画素部と、
前記複数の画素部のうち、前記基板上で光検出に用いられる有効領域内に位置する画素部に備えられた第1光検出素子と、
前記複数の画素部のうち、前記基板上で前記有効領域を外囲する、光検出に用いられない非有効領域内に位置する画素部に備えられた第2光検出素子と、を含み、
前記第1光検出素子は、
前記基板上に配置された第1下部電極層と、
前記第1下部電極層上において平面視で前記第1下部電極層の内側に配置された、第1の不純物半導体から成る第1下部不純物半導体層と、
前記第1下部不純物半導体層上に配置された第1真性半導体層と、
前記第1真性半導体層上に配置された、第2の不純物半導体から成る第1上部不純物半導体層と、
前記第1上部不純物半導体層上に配置された第1上部電極層と、を有し、
前記第2光検出素子は、
前記基板上に配置された第2下部電極層と、
前記第2下部電極層上に前記第2下部電極層を覆って配置された、前記第1の不純物半導体から成る第2下部不純物半導体層と、
前記第2下部不純物半導体層上に配置された第2真性半導体層と、
前記第2真性半導体層上に配置された、前記第2の不純物半導体から成る第2上部不純物半導体層と、
前記第2上部不純物半導体層上に配置された第2上部電極層と、を有している、光検出装置。 - 前記第2真性半導体層は、前記第2下部不純物半導体層を覆っている請求項1に記載の光検出装置。
- 前記第1下部電極層の端面は、前記基板の前記画素部が配設される面とのなす角度が鋭角である緩やかな傾斜面とされている、請求項1または2に記載の光検出装置。
- 前記第1下部電極層の端面の前記角度が80°以下である請求項3に記載の光検出装置。
- 前記第1下部電極層は、アルミニウムを含む請求項1~4のいずれか1項に記載の光検出装置。
- 前記第2下部電極層の端面は、前記基板の前記画素部が配設される面とのなす角度が鋭角である緩やかな傾斜面とされている、請求項1~5のいずれか1項に記載の光検出装置。
- 前記第2下部電極層の端面の前記角度が45°以下である請求項6に記載の光検出装置。
- 前記第2下部電極層は、アルミニウムを含む請求項1~7のいずれか1項に記載の光検出装置。
- 前記第1上部電極層および前記第2上部電極層は、透明導体層である請求項1~8のいずれか1項に記載の光検出装置。
- 前記非有効領域は、前記有効領域の周囲の全周を囲むように位置している請求項1~9のいずれか1項に記載の光検出装置。
- 前記基板上において、前記第1下部電極層と前記第2下部電極層とは同層の位置にあり、前記第1下部不純物半導体層と前記第2下部不純物半導体層とは同層の位置にあり、前記第1真性半導体層と前記第 2真性半導体層とは同層の位置にあり、前記第1上部不純物半導体層と前記第2上部不純物半導体層とは同層の位置にあり、前記第1上部電極層と前記第2上部電極層とは同層の位置にある、請求項1~10のいずれか1項に記載の光検出装置。
- 前記基板における前記第1光検出素子および前記第2光検出素子が位置する面に対向する位置に、放射線を光に波長変換するシンチレータが備わっており、
前記第1光検出素子および前記第2光検出素子は、前記シンチレータから出力された光を検出する、請求項1~10のいずれか1項に記載の光検出装置。 - 前記放射線は、波長1pm~10nmのレントゲン線である、請求項12に記載の光検出装置。
- 前記非有効領域内に位置する画素部は、前記有効領域内に位置する画素部を間接的に検査する検査用の画素部である、請求項1~13のいずれか1項に記載の光検出装置。
- 前記基板は、可撓性を有している、請求項1~14のいずれか1項に記載の光検出装置。
