Description
Claims (16)
- アルキン、アルケン、ホスホン酸、チオールおよびシランからなる群から選択されるグラフト成分を含む、グラフト部分と、
乾式現像可能または灰化可能な部分と、
EUV放射への露光時に、分解し、酸を形成するように構成されている、光酸発生部分と
の繰り返し単位を含み、
式(I)のアクリレートターポリマー:
を含む、光活性ポリマーブラシ材料。 - 前記光酸発生部分が、前記EUV放射に対して感光性の非イオン性光酸を含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記光酸発生部分が、前記EUV放射に対して感光性のイオン性光酸を含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記光酸発生部分が、スルホニウム塩、ハロニウム塩、α,α’-ビス-スルホニル-ジアゾメタン、イミドおよびヒドロキシイミドのスルホン酸エステル、ニトロベンジルスルホン酸エステル、スルホニルオキシナフタルイミド、ピロガロール誘導体、ナフトキノン-4-ジアジド、アルキルジスルホン、s-トリアジン誘導体、ならびにスルホン酸発生剤からなる群から選択される光酸発生剤成分を含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記乾式現像可能または灰化可能な部分が、メタクリレートまたはヘキサフルオロアルコール誘導体あるいはその両方を含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記結合した光酸発生剤が、スルホニウム塩またはヨードニウム塩を含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記結合した光酸発生剤が、イミドおよびヒドロキシイミドのスルホン酸エステルを含む、請求項1に記載の光活性ポリマーブラシ材料。
- 前記グラフト部分、前記乾式現像可能または灰化可能な部分、および前記光酸発生部分が、ポリアクリレートのカルボン酸末端に連結している、請求項1に記載の光活性ポリマーブラシ材料。
- ポジティブトーン化学増幅型EUVフォトレジスト中にレリーフ像を形成するために光活性ポリマーブラシ材料を使用する方法であって、
アルキン、アルケン、ホスホン酸、チオールおよびシランからなる群から選択されるグラフト成分を含むグラフト部分と、乾式現像可能または灰化可能な部分と、EUV放射への露光時に、分解し、酸を形成するように構成されている光酸発生部分との繰り返し単位を含む、光活性ポリマーブラシ材料の単層を、基板上にグラフト化することと、
ポジティブトーン化学増幅型EUVフォトレジストを、前記光活性ポリマーブラシ材料の前記単層上に塗布することと、
前記ポジティブトーン化学増幅型EUVフォトレジストおよび前記光活性ポリマーブラシ材料を、EUV放射に露光して、前記化学増幅型EUVフォトレジスト内に潜像を形成し、前記フォトレジストと前記基板との間の界面に酸を発生させることと、
現像剤を前記基板に塗布して、前記化学増幅型EUVフォトレジスト中にレリーフ像を形成し、前記光活性ポリマーブラシ材料の少なくとも一部を前記基板から切り離すことと
を含み、
前記光活性ポリマーブラシ材料が、式(I)のアクリレートターポリマー:
を含む、方法。 - 前記グラフト部分が、前記光活性ポリマーブラシ材料の自己限定的グラフト化を提供する前記基板と反応して前記単層を形成する酸開裂性グラフト成分を含む、請求項9に記載の方法。
- 前記グラフト部分が、前記光活性ポリマーブラシ材料の自己限定的グラフト化を提供する前記基板に物理的に吸収される酸開裂性グラフト成分を含む、請求項9に記載の方法。
- 前記光酸発生部分が、前記EUV放射に対して感光性の非イオン性光酸を含む、請求項9に記載の方法。
- 前記光酸発生部分が、前記EUV放射に対して感光性のイオン性光酸を含む、請求項9に記載の方法。
- 前記ポジティブトーン化学増幅型EUVフォトレジストを前記単層上に塗布する前に、前記光活性ポリマーブラシ材料の前記単層を、グラフト化されていない光活性ポリマーブラシ材料を除去するために有効な溶媒ですすぐことをさらに含む、請求項9に記載の方法。
- 基板とポジティブトーン化学増幅型EUVフォトレジストとの間の界面に酸を発生させるために光活性ポリマーブラシ材料を使用する方法であって、
アルキン、アルケン、ホスホン酸、チオールおよびシランからなる群から選択される酸開裂性グラフト部分と、乾式現像可能または灰化可能な部分と、EUV放射への露光時に、分解し、酸を形成するように構成されている光酸発生部分との繰り返し単位を含む、光活性ポリマーブラシ材料の単層を、基板上にグラフト化することと、
ポジティブトーン化学増幅型EUVフォトレジストを、前記光活性ポリマーブラシ材料の前記単層上に塗布することと、
前記ポジティブトーン化学増幅型EUVフォトレジストを、前記光活性ポリマーブラシ材料中の前記光酸発生部分を分解するEUV放射に露光して、前記基板と前記ポジティブトーン化学増幅型EUVフォトレジストとの間の界面に酸を、前記光活性ポリマーブラシ材料なしでの露光と比較してその現像後の前記ポジティブトーン化学増幅型EUVフォトレジストのスカミングを低減させるために有効な量で形成することと
を含み、
前記光活性ポリマーブラシ材料が、式(I)のアクリレートターポリマー:
を含む、方法。 - 前記光酸発生部分が、スルホニウム塩、ハロニウム塩、α,α’-ビス-スルホニル-ジアゾメタン、イミドおよびヒドロキシイミドのスルホン酸エステル、ニトロベンジルスルホン酸エステル、スルホニルオキシナフタルイミド、ピロガロール誘導体、ナフトキノン-4-ジアジド、アルキルジスルホン、s-トリアジン誘導体、ならびにスルホン酸発生剤からなる群から選択される光酸発生剤成分を含む、請求項15に記載の方法。
