Claims (10)
- 金属元素または半金属元素である第1元素を含む基材と、該基材上に位置する酸化イットリウムを主成分とする膜と、を備えてなり、前記膜は、酸化イットリウムの結晶格子面の{111}方向からのずれ角度が±10°以内に配向する酸化イットリウムの結晶粒子の面積率が45%以上であり、
前記基材および前記膜の間に、前記第1元素、イットリウムおよび酸素を含む非晶質部を備え、前記膜の厚みが5μm以上200μm以下であり、前記非晶質部の厚みが2nm以上4nm以下である、プラズマ処理装置用部材。 - 前記膜は、酸化イットリウムの結晶格子面の{111}方向からのずれ角度が±5°以内に配向する酸化イットリウムの結晶粒子の面積率が20%以上である、請求項1に記載のプラズマ処理装置用部材。
- 酸化イットリウムの(222)面帰属ピーク強度をI222、酸化イットリウムの(310)面帰属ピーク強度をI310とするとき、I310/I222が0.12以下である、請求項1または2に記載のプラズマ処理装置用部材。
- 前記非晶質部は、質量比率で、イットリウムを最も多く含む、請求項1乃至3のいずれか1つに記載のプラズマ処理装置用部材。
- 前記膜は、厚みの変動係数が0.04以下である、請求項1乃至請求項4のいずれか1つに記載のプラズマ処理装置用部材。
- 前記膜は、厚みの歪度の絶対値が1以下である、請求項1乃至請求項5のいずれか1つに記載のプラズマ処理装置用部材。
- 前記膜は、プラズマに曝される表面の算術平均粗さRaが0.01μm以上0.1μm以下であって、複数の気孔を前記表面に有し、隣り合う前記気孔同士の重心間距離の平均値から前記気孔の円相当径の平均値を差し引いた値が28μm以上48μm以下である、請求項1乃至請求項6のいずれか1つに記載のプラズマ処理装置用部材。
- 酸化イットリウムの結晶粒子の平均粒径が0.01μm~2.5μmである、請求項1乃至請求項7のいずれかに記載のプラズマ処理装置用部材。
- カソードルミネッセンス法を用いた測定により、酸化イットリウムの第1ピークが可視光領域内に位置する、請求項1乃至請求項8のいずれか1つに記載のプラズマ処理装置用部材。
- 請求項1乃至請求項9のいずれか1つに記載のプラズマ処理装置用部材を備える、プラズマ処理装置。
