Description
本発明の他の目的は、塩基性化合物により半導体ウェハ表面が腐食するのを抑制して、半導体ウェハを低欠陥化すると共に、スクラッチの発生をより一層低減して高平坦化する表面保護剤を提供することにある。
本発明の他の目的は、前記表面保護剤を使用して半導体ウェハを研磨する工程を含む、半導体デバイスの製造方法を提供することにある。
R1O-(C3H6O2)n-H (1)
(式中、R1は、水素原子、ヒドロキシル基を有していてもよい炭素数1~24の炭化水素基、又はR2COで表される基を示し、前記R2は炭素数1~24の炭化水素基を示す。nは括弧内に示されるグリセリン単位の平均重合度を示し、2~60である)
本発明の半導体ウェハ表面保護剤は、半導体ウェハを表面平坦化処理に付す際に、或いは表面平坦化処理に付す前に使用する表面保護剤であって、下記式(1)で表される化合物を含む。

(式中、R1は、水素原子、ヒドロキシル基を有していてもよい炭素数1~24の炭化水素基、又はR2COで表される基を示し、前記R2は炭素数1~24の炭化水素基を示す。nは括弧内に示されるグリセリン単位の平均重合度を示し、2~60である)

C12H25O-(C3H6O2)10-H (1-2)
C18H37-O-(C3H6O2)4-H (1-3)

CH2=CH-CH2-O-(C3H6O2)6-H (1-5)
HO-(C3H6O2)10-H (1-6)
HO-(C3H6O2)20-H (1-7)
で表されるグリシジルエーテル化合物を反応させる方法などが挙げられる。
1.式(1)で表される化合物が、半導体ウェハの欠陥部(COP等)の内壁に吸着し、前記内壁を被覆する表面保護層を形成することにより、CMPにおける化学的作用によって欠陥部が更に拡大するのを抑制することができる。
2.式(1)で表される化合物が、半導体ウェハの表面に吸着し、前記表面を被覆する親水性の表面保護層を形成することにより、CMPにおける機械的作用(具体的には、半導体ウェハ表面と砥粒との間の摩擦)が緩和され、半導体ウェハ表面にスクラッチ等の微小な凹凸が生じるのを抑制することができる。
3.式(1)で表される化合物が、砥粒の凝集を抑制し、砥粒の分散性を向上することにより、CMPにおける機械的作用(具体的には、半導体ウェハ表面と砥粒との間の摩擦)が緩和され、半導体ウェハ表面にスクラッチ等の微小な凹凸が生じるのを抑制することができる。
前記研磨用組成物は、微細な砥粒と塩基性化合物と水を含有する組成物である。そして、本発明の半導体ウェハ表面保護剤を研磨用組成物に添加する場合、その添加量は、式(1)で表される化合物の含有量が、研磨剤用組成物全体の例えば0.001~10重量%程度(好ましくは、0.005~5重量%)となる範囲である。
ラウリルアルコール1molに、2,3-エポキシ-1-プロパノール(商品名「グリシドール」、(株)ダイセル製)を4mol付加して、化合物(A1)(C12H25O-(C3H6O2)4-H、分子量:482)を得た。
得られた化合物(A1)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A1)を得た。
2,3-エポキシ-1-プロパノールの使用量を10molに変更した以外は実施例1と同様にして、化合物(A2)(C12H25O-(C3H6O2)10-H、分子量:926)を得た。
得られた化合物(A2)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A2)を得た。
2,3-エポキシ-1-プロパノールの使用量を6molに変更した以外は実施例1と同様にして、化合物(A3)(C12H25O-(C3H6O2)6-H、分子量:630)を得た。
得られた化合物(A3)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A3)を得た。
イソステアリルアルコール1molに、2,3-エポキシ-1-プロパノール(商品名「グリシドール」、(株)ダイセル製)を10mol付加して、化合物(A4)(C18H37O-(C3H6O2)10-H、分子量:1010)を得た。
得られた化合物(A4)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A4)を得た。
グリセリン1molに、2,3-エポキシ-1-プロパノール(商品名「グリシドール」、(株)ダイセル製)を9mol付加して、化合物(A5)(HO-(C3H6O2)10-H、分子量:758)を得た。
得られた化合物(A5)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A5)を得た。
2,3-エポキシ-1-プロパノールの使用量を19molに変更した以外は実施例5と同様にして、化合物(A6)(HO-(C3H6O2)20-H、分子量:1498)を得た。
得られた化合物(A6)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(A6)を得た。
エチレングリコール1molに、エチレンオキシドを48mol付加した後、プロピレンオキシドを38mol付加して、ポリオキシアルキレン誘導体(B1)(分子量:4378)を得た。
得られたポリオキシアルキレン誘導体(B1)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(B1)を得た。
エチレングリコール1molに、エチレンオキシドを32mol付加した後、プロピレンオキシドを20mol付加して、ポリオキシアルキレン誘導体(B2)(分子量:2630)を得た。
得られたポリオキシアルキレン誘導体(B2)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(B2)を得た。
ラウリルアルコール1molに、エチレンオキシドを10mol付加して、ポリオキシアルキレン誘導体(B3)(分子量:626)を得た。
得られたポリオキシアルキレン誘導体(B3)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(B3)を得た。
ラウリルアルコール1molに、エチレンオキシドを20mol付加して、ポリオキシアルキレン誘導体(B4)(分子量:1066)を得た。
得られたポリオキシアルキレン誘導体(B4)の濃度が15重量%となるよう水で希釈して半導体ウェハ表面保護剤(B4)を得た。
(サンプルの調製)
シリコンウェハを、3%フッ酸水溶液に20秒浸漬してシリコンウェハ表面の酸化膜を除去し、その後、純水で10秒洗浄した。この作業を、シリコンウェハの表面が完全撥水となるまで繰り返した。このようにして酸化膜を除去したシリコンウェハをサンプルとして使用した。
次いで、アンモニア:水の重量比が1:19であるアンモニア水に、実施例及び比較例で得られた半導体ウェハ表面保護剤を、半導体ウェハ表面保護剤の濃度が0.18重量%となるように添加して、試験液Aを調製した。
評価基準
耐腐食性極めて良好(○):表面に荒れが認められない
耐腐食性良好(△):表面がやや荒れている
耐腐食性不良(×):表面が著しく荒れている
(吸着性試験液の調製)
実施例及び比較例で得られた半導体ウェハ表面保護剤を水に溶解して、0.18重量%の濃度の試験液Bを調製した。
吸着性極めて良好(○):撥水距離5mm未満
吸着性良好(△):撥水距離5~10mm
吸着性不良(×):撥水距離10mm超
アンモニア水を加えてpHを10.0に調整したコロイダルシリカ分散液(A)(1次粒子径:30~50nm、シリカ固形分濃度:10%)5.0gに、実施例及び比較例で得られた半導体ウェハ表面保護剤の水溶液(半導体ウェハ表面保護剤濃度:20%)0.5gを添加し、良く混合して得られたコロイダルシリカ分散液(B)を得た。
コロイダルシリカ分散液(A)中のシリカの粒子径[A]、及びコロイダルシリカ分散液(B)中のシリカの粒子径[B]を動的光散乱法(ELSZ-1000、大塚電子(株)製)により測定した。
粒子径の変化率を下記式に従って算出し、以下の基準より判定した。
変化率(%)={(B-A)/A}×100
分散性極めて良好(○):変化率が10%未満
分散性良好(△):変化率が10%以上、30%未満
分散性不良(×):変化率が30%以上
Claims (5)
- 化学的機械的研磨による表面平坦化処理に付す前に、半導体ウェハ表面に塗布して使用する、半導体ウェハ表面保護剤であって、
下記式(1)で表される化合物を含み、
前記半導体ウェハ表面保護剤の不揮発分全量において、下記式(1)で表される化合物の含有量が90重量%以上である、半導体ウェハ表面保護剤。
R1O-(C3H6O2)n-H (1)
(式中、R1は、水素原子、ヒドロキシル基を有していてもよい炭素数1~24の炭化水素基、又はR2COで表される基を示し、前記R2は炭素数1~24の炭化水素基を示す。nは括弧内に示されるグリセリン単位の平均重合度を示し、2~60である) - 式(1)で表される化合物の分子量が100~3000である、請求項1に記載の半導体ウェハ表面保護剤。
- シリコンウェハ表面保護剤である、請求項1又は2に記載の半導体ウェハ表面保護剤。
- 半導体ウェハ表面を低欠陥化する目的で使用される、請求項1~3の何れか1項に記載の半導体ウェハ表面保護剤。
- 請求項1~4の何れか1項に記載の半導体ウェハ表面保護剤を、半導体ウェハ表面に塗布して表面保護層を形成し、その後、表面保護層が形成された半導体ウェハに化学的機械的研磨による表面平坦化処理を施す工程を有する、半導体デバイスの製造方法。
