該液体充填ステップの後、該移設部材が接合された光デバイスウエーハのエピタキシー基板の裏面側からエピタキシー基板に対しては透過性を有しバッファ層に対しては吸収性を有する波長のパルスレーザービームをバッファ層に照射し、バッファ層を破壊するバッファ層破壊ステップと、
該バッファ層破壊ステップの後、該エピタキシー基板を該光デバイス層から剥離して、該エピタキシー基板に積層されていた光デバイス層を該移設部材に転写する光デバイス層転写ステップと、

After the liquid filling step, a pulsed laser beam having a wavelength that is transmissive to the epitaxial substrate and absorptive to the buffer layer from the back side of the epitaxial substrate of the optical device wafer to which the transfer member is bonded. a buffer layer destruction step of irradiating the buffer layer with and destroying the buffer layer;
an optical device layer transfer step of separating the epitaxial substrate from the optical device layer after the buffer layer breaking step and transferring the optical device layer laminated on the epitaxial substrate to the transfer member;
